次に、オクタメチルシクロテトラシロキサン(OMCTS)と酸素(O2)を原料に用いたプラズマCVD法によって1μm厚のSiOCHからなる撥水層22を形成した。なお、ノズルプレート21の成膜後、ウエハは真空装置から出すことなく、原料ガスを切り替えることで、真空一貫で撥水層22を形成した。OMCTSとO2の供給量はそれぞれ、200sccm、20sccmとした。同じ成膜条件でベアSiウエハ上に成膜したSiOCH膜の組成をX線光電子分光(XPS)で評価したところ、Si:O:C=36.4:23.3:40.3(単位:原子%)であった。ただしHはXPSで測定できないため組成比の計算から除いた。また、同一試料の膜構造をブルカーオプティクス社製フーリエ変換赤外吸収分光(FT-IR) VERTEX80Vで評価したところ、1000cm-1付近にSi-O結合、800cm-1付近にSi-CH3結合に起因する吸収ピークが観察された。以上の分析より、得られた膜がSiOCHであることが確認できた。純水を用いて微小接触角を評価したところ98°であった。

比較例1では、撥水層22に特許文献1に準じた有機化合物材料を用いた場合の例を示す。比較例1においては、撥水層22を有機化合物材料で形成することが異なるのみであり、その他の構成は実施例1と同様であるので説明を省略する。撥水層22は、ノズルプレートの液滴吐出面にメチルシロキサン材料(テトラメチルシクロテトラシロキサン(TMCTS))を塗布、焼成して薄膜を形成したのち、薄膜に励起光を照射して、薄膜の疎水性置換基の一部をOH基にした。その薄膜上にシランカップリング剤(ダイキン製「オプツールDSX」)により有機膜を蒸着して形成した。このように作製したインクジェット記録用基板で実施例1と同様に15万枚の印刷を行ったところ、インク滴の吐出方向にバラつきが発生し、印刷品位の低下が確認された。ノズルプレートの液滴吐出面を観察したところ、吐出口付近の撥水層の一部が消失していた。

前記撥水層の最表面は、ケイ素原子に置換したアルキル基に由来するSi-C結合とシロキサン結合とを有するオルガノシロキサン膜であって、前記オルガノシロキサン膜に含まれる炭素の組成比が12原子%以上、50原子%以下であり、
