Description
The present disclosure relates to a pressure adjustment method for an ozone generator, and the pressure adjustment method includes a residual pressure discharge process performed after a purge process.
When the ozone generator is stopped on a semiconductor manufacturing line, the ozone generator is installed inside the ozone generator to automatically adjust the pressure after performing a purge process using raw material gas to discharge the ozone gas remaining in the ozone generator. The internal pressure inside the ozone generator is changed using an Auto Pressure Controller (APC), and a residual pressure discharge process is executed to lower the internal pressure at once.
Note that, as an ozone generation device having an ozone generator and an APC, there is an ozone gas supply system disclosed in
In conventional ozone generators, the ozone generation operation of the ozone generator is stopped, and then a purge process is performed to discharge residual ozone in the ozone generator. After the purge process is executed, the pressure control device APC changes the pressure in the ozone generator so that it reaches the target pressure value, thereby executing a residual pressure discharge process that lowers the internal pressure of the ozone generator. Was.
In the conventional ozone generation device, the pressure immediately after the ozone generation operation of the ozone generator is stopped is a relatively high initial pressure value of {0.20 to 0.35 MPa}. This initial pressure value is maintained even after the purge process is performed.
The residual pressure discharge process is a process in which the residual pressure (internal pressure) in the ozone generator is lowered from the above-mentioned initial pressure value to the target pressure value (approximately 0.05 to 0.1 MPa) using the APC. The residual pressure evacuation process is normally completed within one APC execution cycle. One APC execution cycle is a relatively short period of about 100 ms.
Therefore, due to the residual pressure discharge process, the internal pressure of the ozone generator is accompanied by a rapid pressure change. This rapid pressure change also propagates to equipment downstream of the ozone generator.
There is a concern that rapid pressure changes in the internal pressure of the ozone generator may adversely affect subsequent ozone utilization equipment. This point will be explained in detail below.
Note that as the ozone utilization apparatus, for example, a semiconductor film forming apparatus or an ozone killer apparatus can be considered. Ozone killer equipment is a device that decomposes ozone gas and returns it to harmless oxygen gas in order to exhaust unnecessary ozone gas.
Here, consider the case where the ozone utilization apparatus is a semiconductor film forming apparatus. Semiconductor film-forming equipment stops film-forming processing because film-forming accuracy deteriorates when the amount of variation in supplied ozone gas increases. The amount of variation in ozone gas is recognized on the semiconductor film forming apparatus side based on pressure changes at the input section of the semiconductor film forming apparatus. Therefore, if a sudden pressure change occurs at the input section of the semiconductor film forming apparatus, there is a risk that the semiconductor film forming apparatus will stop the film forming process.
As described above, there is a concern that when a semiconductor film forming apparatus detects a sudden pressure change, it issues a pressure alarm and stops without performing the film forming process that should be performed.
Note that even after the purge process is executed, the semiconductor film forming apparatus is relatively often kept connected to the ozone production apparatus.
Furthermore, in order to alleviate sudden pressure changes, a hardware measure may be considered in which an orifice is inserted on the output side of the ozone generator. In other words, hardware support involves inserting an orifice with a predetermined orifice diameter into the output section of the ozone generation device, the input section of the ozone utilization device, or the ozone gas output piping that connects the ozone generation device and the ozone utilization device. The response is to do so. By inserting the orifice, gas can be prevented from flowing all at once from the ozone generator to the downstream device, and the pressure change to the downstream ozone utilization device can be slowed down.
In this way, by hardware adaptation by inserting an orifice, it is possible to lengthen the subsequent pressure change time, which is the pressure change time in the subsequent ozone utilization device.
On the other hand, it is difficult to know in advance the optimal downstream pressure change time because it is influenced by the piping configuration of the output piping downstream of the ozone generator, the pressure value of the secondary side ozone utilization device, and the like. Note that the output piping means a piping route from the output part of the ozone generator to the input part of the ozone utilization apparatus, and the piping configuration includes the length of the piping, the presence or absence of valves, etc., the number of bends of the piping, and the like. The valve includes an on-off valve and the like.
As described above, in an ozone system including an ozone generator and an ozone utilization device, it is difficult to know in advance the optimal downstream pressure change time. Therefore, there is a relatively high possibility that the subsequent pressure change time will be required to be changed by hardware.
However, it is extremely difficult to change the downstream pressure change time using hardware. This is because, as described above, the orifice diameter cannot be easily changed. That is, since the subsequent stage pressure change time in the case of hardware support is substantially fixed, there is a problem in that it is not possible to respond flexibly to sudden pressure changes.
The present disclosure has been made in order to solve the above-mentioned problems, and is an ozone generation device that can be configured to minimize changes in the hardware configuration and not adversely affect the ozone utilization device that is located downstream of the ozone generation device. The purpose is to obtain a pressure adjustment method for
The pressure adjustment method of the present disclosure is a pressure adjustment method for an ozone generation device, wherein the ozone generation device includes a source gas supply path for supplying source gas and a source gas supply path that receives the source gas through the source gas supply path. , an ozone generator that performs an ozone generation operation that generates a dielectric barrier discharge in a discharge space and generates ozone gas by passing a source gas through the discharge space; and for outputting the ozone gas generated from the ozone generator. an ozone gas output path, a pressure control device that is provided on the ozone gas output path and performs a pressure control operation so that the internal pressure of the ozone generator becomes a pressure setting value, and a pressure control device that controls the pressure setting value. a control unit that causes the pressure control device to perform the pressure control operation by applying a pressure control unit to the pressure control device, the pressure adjustment method includes a residual pressure discharge process, and the residual pressure discharge process is performed after performing a purge process, The purge process is a process for discharging ozone gas remaining in the ozone generator to the outside, and the residual pressure discharging process is executed under the control of the control unit, and includes the steps of (a) setting a target pressure value; , (b) setting the number of execution cycles, and (c) setting the pressure setting value immediately after execution of the purge process as an initial pressure setting value, and setting the initial pressure setting value, the target pressure value, and the number of execution cycles. and applying the pressure setting value to the pressure control device based on the pressure setting value so that the final pressure setting value becomes the target pressure value, and step (c) includes a step in which the number of execution cycles is 2 or more. In this case, the pressure setting value is changed in a direction approaching the target pressure value, and a new pressure setting value is applied to the pressure control device every execution cycle.
In the step (c) of the residual pressure discharge process included in the pressure adjustment method of the present disclosure, when the number of execution cycles is 2 or more, the pressure setting value is changed in a direction approaching the target pressure value, and a new pressure is generated every execution cycle. Pressure setting values are assigned to pressure control equipment.
On the other hand, there is a concern that an ozone utilization device connected to the ozone output path of an ozone generator and receiving ozone gas through the ozone output path may be adversely affected by sudden pressure changes.
When the above-mentioned concerns are important, the residual pressure discharge process of the present disclosure sets the number of execution cycles to 2 or more and changes the pressure setting value in stages, until the internal pressure inside the ozone generator reaches the final level. Stepwise pressure control can be performed to reach the target pressure value.
Therefore, in the residual pressure discharge process of the present disclosure, when the number of execution cycles is 2 or more, the pressure change in the ozone generator to achieve the target pressure value is made more gradual than when the number of execution cycles is "1". Thus, it is possible to effectively suppress the adverse effects on the ozone utilization device due to sudden pressure changes.
Further, when the above-mentioned concerns can be ignored, the residual pressure discharge process of the present disclosure can set the number of execution cycles to "1" and quickly lead the internal pressure in the ozone generator to the target pressure value.
In this way, in the residual pressure discharge process of the present disclosure, the pressure change time to the target pressure value in the ozone generator can be variably set by the software depending on the number of execution cycles, so it is possible to change the hardware configuration of the ozone generator. Substantial changes may not be required.

FIG. 1 is a block diagram showing the configuration of an
原料ガス供給経路となる原料ガス供給配管31上にMFC(Mass Flow Controller)3が設けられる。
In FIG. 1, a raw material gas G1 containing oxygen gas is supplied to the

As the ozone utilization device 20, for example, a semiconductor film forming device or an ozone killer device can be considered. The ozone utilization device 20 has an ozone treatment chamber and the like inside.
In this way, the

なお、制御部5として、例えば、ECU(Electronic Control Unit)等の電気制御部が考えられる。

Note that the APC 4 includes a pressure sensor that measures the pressure within the ozone

FIG. 2 is a flowchart showing the processing procedure of the pressure adjustment method of this embodiment. The pressure adjustment method of this embodiment includes a purge process in step S0 and a residual pressure discharge process in steps S1 to S3.
First, in step S0, a purge process is performed using the raw material gas G1 in order to discharge the ozone gas G2 remaining in the

In this way, the pressure adjustment method of the present embodiment performs the purge process in step S0 and supplies the raw material gas G1 to the

Next, in step S2, the number of execution cycles Tn is set. Specifically, the number of execution cycles Tn is given to the
Regarding step S2, for example, a mode may be considered in which the number of execution cycles Tn is given to the
Alternatively, step S2 may be executed by inputting an electrical signal instructing the number of execution cycles Tn to the
Furthermore, regarding step S1, the target pressure value Py can also be input via the operation panel or an electric signal, similar to the number of execution cycles Tn. Alternatively, the target pressure value Py may be stored in advance in a storage device (not shown) in the
Thereafter, in step S3, stepwise pressure control to the target pressure value Py is performed under the control of the
First, the
Then, the
Setting of the pressure set value Ps(i) is performed Tn times of execution cycles, and when the number of execution cycles Tn is 2 or more, the pressure set value Ps(i) is changed in a direction approaching the target pressure value Py, and the execution cycle is changed. A new pressure setting value Ps(i) is applied to the APC 4 each time.
In this way, in step S3, stepwise pressure control is executed in which the pressure set value Ps(i) is changed in steps of the number of execution cycles Tn, and the internal pressure in the
FIG. 3 is a flowchart showing details of the processing content of step S3 shown in FIG. Hereinafter, with reference to FIG. 3, the details of the stepwise pressure control process in step S3 will be described.
As described above, the initial pressure setting value is defined as "Ps(0)", the target pressure value is defined as "Py", and the number of execution cycles is defined as "Tn". Note that the internal pressure of the
Referring to FIG. 3, first, in step S31, a pressure change amount Px is calculated. The pressure change amount Px is calculated using the following equation (1).
Px=(Ps(0)-Py)/Tn…(1) Px=(Ps(0)-Py)/Tn...(1)
Next, in step S32, the parameter value i is initialized to "1".
Thereafter, in step S33, the i-th pressure setting value Ps(i) is calculated. The pressure setting value Ps(i) is calculated using the following equation (2).
Ps(i)=Ps(i-1)-Px…(2) Ps(i)=Ps(i-1)-Px…(2)
For example, when the parameter value i is "1", the pressure setting value Ps(1) can be calculated from {initial pressure setting value Ps(0)-Px}.
Note that the execution cycle by the APC 4 is set in advance as a software control cycle Ts. The software control period Ts is set to, for example, about 100 ms. Further, the software control period Ts can be variably set.
Thereafter, in step S34, the pressure setting value Ps(i) is given to the APC 4 from the
As a result, APC4. The i-th pressure control operation is performed so that the internal pressure of the
Next, in step S35, it is verified whether the parameter value i has reached the number of execution cycles Tn (i=Tn), and if YES, the process ends, and if NO, the process moves to step S36.
For example, if the parameter value i is "1" and the number of execution cycles Tn is 2 or more, step S35 is "NO", and if the parameter value i is "1" and the number of execution cycles Tn is also "1", step S35 is "NO". S35 becomes "YES" and the process ends.
In step S36, which is executed in the case of NO in step S35, the parameter value i is increased by "1" (i=i+1). For example, if the parameter value i before step S36 is "1", the parameter value i is increased to "2".
In step S33, which is executed again after step S36, the i-th pressure setting value Ps(i) is newly calculated using the above-mentioned equation (2).
For example, when the parameter value i is "2", the pressure setting value Ps(2) can be calculated by {pressure setting value Ps(1)-Px}.
Thereafter, in step S34, a new pressure setting value Ps(i) is given to the APC 4 from the
Note that when the parameter value i is 2 or more, the timing at which the pressure setting value Ps(i) is applied in step S34 is changed from the timing at which the pressure setting value Ps(i-1) is applied at the most recent step S34 to the software control period Ts. is set to occur after the lapse of .
Next, in step S35, it is verified whether the parameter value i has reached the number of execution cycles Tn (i=Tn), and if YES, the process ends, and if NO, the process moves to step S36.
For example, if the parameter value i is "2" and the number of execution cycles Tn is 3 or more, step S35 is "NO", and if the parameter value i is "2" and the number of execution cycles Tn is also "2", step S35 is "NO". S35 becomes "YES" and the process ends.
In step S36, which is executed in the case of NO in step S35, the parameter value i is increased by "1" (i=i+1). For example, if the parameter value i before step S36 is "2", the parameter value i is increased to "3".
Thereafter, the process of steps S33 and S34 is repeatedly executed while the parameter value i is incremented by "1" in step S36 until YES is determined in step S35.
Therefore, steps S33 and S34 are repeatedly executed Tn times while increasing the parameter value i by "1" until the parameter value i reaches the number of execution cycles Tn.
In this way, in step S3 including steps S31 to S36, when the number of execution cycles Tn is 2 or more, APC4 is executed while gradually changing the pressure set value Ps(i) in the direction approaching the target pressure value Py. This is a process of giving a new pressure setting value Ps(i) to the APC 4 every cycle.
(Concrete example)
As a specific example of step S3, the initial pressure setting value Ps(0) immediately after the discharge of residual ozone gas in the
In this case, the pressure change amount Px per unit execution period of the APC 4 is "Px={(0.250-0.050)/10}=0.02 MPa" according to the above-mentioned equation (2). Therefore, in step S33, the reduced pressure value of the pressure set value Ps(i) for each execution cycle is set to "0.02 MPa", and the pressure set value Ps(i) is set to decrease in 10 steps.
The first pressure setting value Ps(1) of the residual pressure discharge process is {Ps(0)-Px}, and "0.230 MPa" is obtained, so the software control cycle Ts that defines the execution cycle of APC4 is 100 ms. During this time, the internal pressure of the
The internal pressure of the
In this way, by executing step S3, the residual pressure within the
When performing hardware support such as inserting an orifice, it is necessary for the user to remove piping such as the ozone gas output piping 32 before or after shipping the
In contrast, the residual pressure discharge process in the pressure adjustment method of the present embodiment is performed only by changing the software configuration of changing the control content of the
Therefore, in the residual pressure discharge process of the present embodiment, even after the
Step S3 in the residual pressure discharge process included in the pressure adjustment method of this embodiment includes steps S31 to S36 shown in FIG. 3. Therefore, when the number of execution cycles Tn is 2 or more, in step S3, the pressure setting value Ps(i) is set in the direction closer to the target pressure value Py as Ps(1), Ps(2),..., Ps(Tn). A new pressure set value Ps(i) is given to the APC 4 every execution cycle of the APC 4 while changing the pressure in the following order. Then, the final pressure setting value Ps (Tn) is set to the target pressure value Py.
That is, in the residual pressure discharge process of the present embodiment, under the control of the
On the other hand, the ozone utilization device 20, which is connected to the ozone
Therefore, in the residual pressure discharge process of the present embodiment, when the number of execution cycles Tn is set to 2 or more with emphasis on the above-mentioned concerns, compared to when the number of execution cycles Tn is "1", the ozone generator By slowing down the pressure change in the internal pressure of the ozone utilization device 20, it is possible to effectively suppress the adverse effects on the ozone utilization device 20 due to sudden pressure changes.
For example, in the specific example described above, when the number of execution cycles Tn is "1", the pressure change time to the target pressure value Py is 100 ms, but when the number of execution cycles Tn is "10", the target pressure value The pressure change time to Py can be as gradual as 1000 ms.
Further, if the above-mentioned concerns regarding the influence of pressure changes on the ozone utilization device 20 can be ignored, the residual pressure discharge process of the present embodiment sets the execution cycle number Tn to "1" and the
For example, in the specific example described above, if the execution cycle number Tn is set to "1", the pressure setting value Ps (1) becomes the target pressure value Py, and the pressure change time to the target pressure value Py is shortened to the shortest time of 100 ms. can do.
In this way, in the residual pressure discharge process of the present embodiment, the pressure change time to the target pressure value Py in the
Furthermore, in the pressure adjustment method of the present disclosure, when executing the purge process in step S0, the purge process is executed using the raw material
Therefore, the cost of parts can be suppressed without increasing the number of components in the
(Number of execution cycles Tn)
In this embodiment, the software control period Ts is assumed to be about 100 ms, so it is desirable to set the execution period number Tn in the range of {1 to 50 (times)}. However, even if the maximum value of the number of execution cycles Tn is 51 or more in accordance with the software control cycle Ts, the effects of the embodiment described above can be exhibited.
