≪Solder powder≫
Solder powder 1: Sn-Bi solder (Sn42Bi58, melting point 139°C, particle size distribution 10-25 μm)
Solder powder 2: Sn-Ag-Cu solder (Sn96.5Ag3Cu0.5, commonly known as SAC305, melting point 219°C, average particle size 10 to 25 μm)
≪熱硬化性樹脂≫
エポキシ樹脂:ビスフェノールF型エポキシ樹脂(三菱ケミカル株式会社製、グレード「806」、エポキシ当量160~170g/eq、常温で液状)

≪チクソ性付与剤≫
ヒドロキシ脂肪酸アミド(伊藤製油株式会社製、品名「ITOHWAX J-420」、フレーク状、N-ヒドロキシエチル-12-ヒドロキシステアリルアミド、融点105℃、酸価5.0mgKOH/g以下、水酸基価295mgKOH/g)
≪Thixotropic agent≫
Hydroxy fatty acid amide (manufactured by Ito Oil Co., Ltd., product name "ITOHWAX J-420", flake form, N-hydroxyethyl-12-hydroxystearylamide, melting point 105°C, acid value 5.0 mgKOH/g or less, hydroxyl value 295 mgKOH/g )
<調製方法>
まず熱硬化性樹脂とチクソ性付与剤とを120℃に加温し、チクソ性付与剤を溶解させて第1混合物を得た。一方、アミンとアミン不活性化剤とを混合して第2混合物を得た。混合温度は、式(1)で表される化合物を用いた場合は常温であり、式(2)で表される化合物を用いた場合は120℃である。次に第1混合物、第2混合物、カルボン酸、及イミダゾールを混合し、プラネタリーミキサーで混練することによりフラックス組成物を得た。その後、このフラックス組成物にはんだ粉末を投入し、引き続き混練することにより、はんだ組成物を得た。なお、はんだ組成物の配合は、表1のとおりである。
<Preparation method>
First, the thermosetting resin and the thixotropic agent were heated to 120° C. to dissolve the thixotropic agent to obtain a first mixture. Meanwhile, the amine and the amine deactivator were mixed to obtain a second mixture. The mixing temperature is room temperature when the compound represented by formula (1) is used, and is 120° C. when the compound represented by formula (2) is used. Next, the first mixture, the second mixture, the carboxylic acid, and imidazole were mixed and kneaded using a planetary mixer to obtain a flux composition. Thereafter, solder powder was added to this flux composition and kneaded continuously to obtain a solder composition. Note that the formulation of the solder composition is as shown in Table 1.

はんだ組成物について、以下の試験を行った。

The following tests were conducted on the solder composition.
≪ソルダボール試験≫
JIS Z 3284 附属書11に準拠して、ソルダボール試験を行った。実施例1~5、7、8については、はんだ組成物を160℃に加熱した。実施例6については、はんだ組成物を240℃に加熱した。
≪Solder ball test≫
A solder ball test was conducted in accordance with JIS Z 3284 Annex 11. For Examples 1-5, 7, and 8, the solder composition was heated to 160°C. For Example 6, the solder composition was heated to 240°C.
A:はんだの凝集度合が1~3
B:はんだの凝集度合が4~5
A: Solder cohesion degree is 1 to 3
B: Solder cohesion degree is 4 to 5
≪はんだ凝集≫
はんだ組成物を調製してから48時間常温にて放置した後、はんだ粉末の凝集の有無を確認した。

After the solder composition was prepared and left at room temperature for 48 hours, the presence or absence of aggregation of the solder powder was checked.
A:はんだ粉末の凝集が見られなかった
B:平均粒子径100μm以下のはんだ粉末の凝集粒子が見られた
C:平均粒子径100μm超のはんだ粉末の凝集粒子が見られた
A: No agglomeration of solder powder was observed. B: Agglomerated particles of solder powder with an average particle size of 100 μm or less were observed. C: Agglomerated particles of solder powder with an average particle size of more than 100 μm were observed.
≪ペーストライフ≫
はんだ組成物を調製した後、粘度(η1)を測定した。このはんだ組成物を48時間常温にて放置した後、再度粘度(η2)を測定した。なお、粘度測定は、E型粘度計を用いて、25℃、回転数0.5rpmにて行った。
≪Paste Life≫
After preparing the solder composition, the viscosity (η 1 ) was measured. After this solder composition was left at room temperature for 48 hours, the viscosity (η 2 ) was measured again. The viscosity was measured using an E-type viscometer at 25° C. and a rotation speed of 0.5 rpm.
A:粘度の上昇が1.2倍以下である(η2/η1≦1.2)
B:粘度の上昇が1.2倍超1.5倍以下である(1.2<η2/η1≦1.5)
C:粘度の上昇が1.5倍超である((1.5<η2/η1))
A: The increase in viscosity is 1.2 times or less (η 2 /η 1 ≦1.2)
B: Increase in viscosity is more than 1.2 times and less than 1.5 times (1.2<η 2 /η 1 ≦1.5)
C: The increase in viscosity is more than 1.5 times ((1.5<η 2 /η 1 ))
