Description
The present invention relates to a thermally conductive sheet.
This application claims priority based on Japanese Application No. 2022-050134 filed on March 25, 2022, and incorporates all the contents described in the said Japanese application.
A heat-radiating member such as a heat sink is usually attached to a heat-generating member such as an IC chip through a thermally conductive material (TIM: Thermal Interface Material), and the heat generated by the heat-generating member is transferred to the heat-radiating member through the thermally conductive material. conducted to.
As the thermally conductive material, for example, a thermally conductive sheet in which spherical alumina and carbon fibers are blended as thermally conductive fillers in a resin matrix has been proposed (see

It is necessary to be able to demonstrate Therefore, the thermally conductive sheet is required to be soft and have high thermal conductivity.
In the thermally conductive sheets described in
That is, with conventional thermally conductive sheets, it has been difficult to achieve both softness and high thermal conductivity.
The inventors of the present invention have conducted extensive studies under these circumstances and have completed a thermally conductive sheet that is flexible and has excellent thermal conductivity.

These cases are more suitable for ensuring good thermal conductivity without compromising flexibility.
(5) Preferably, the thermally conductive sheet according to any one of (1) to (4) above has a compressive load value of 0.55 N/mm 2 or less required for 50% compressive deformation.

The thermally
FIG. 1 is a cross-sectional view schematically showing an IC chip to which a heat sink is attached via a thermally conductive sheet according to an embodiment of the present invention. FIG. 2(a) is a perspective view schematically showing an example of a thermally conductive sheet according to an embodiment of the present invention. FIG. 2(b) is a partially enlarged view of the cross section taken along line AA in FIG. 2(a).
Note that in the drawings of the present application, FIGS. 1 to 4 are all schematic diagrams and do not accurately reflect the actual dimensions of each member.
Thermal
The thermally
One of the characteristics of the thermally
In the thermally
In the thermally conductive sheet according to the embodiment of the present invention, components other than the thermally conductive filler are collectively referred to as a matrix component.
In an embodiment of the present invention, the silicone may include a crosslinked product of silicone (hereinafter also referred to as crosslinked silicone), but from the viewpoint of easily ensuring good flexibility, the silicone is mainly composed of uncrosslinked silicone. It is preferable.
Here, the expression "containing uncrosslinked silicone as a main component" means that the proportion of uncrosslinked silicone in the entire silicone is 50% by mass or more.
The silicone may be composed only of uncrosslinked silicone.
As the uncrosslinked silicone, polydimethylsiloxane, which is a silicone in which all side chains are methyl groups and contains no unsaturated groups, is preferable.
The silicone preferably contains the polydimethylsiloxane in an amount of 50% by mass or more, more preferably 70% by mass or more, even more preferably 80% by mass or more, particularly 90% by mass or more. preferable.
The above polydimethylsiloxane is a polymer with poor reactivity and excellent stability. Therefore, by increasing the proportion of the polydimethylsiloxane in the silicone, the flexibility of the thermally conductive sheet can be improved.
The polydimethylsiloxane mentioned above may be an oil or a millable type polydimethylsiloxane, but a millable type polydimethylsiloxane is preferable. This is because the moldability when manufacturing a thermally conductive sheet by the method described below is good.
The molecular weight of the polydimethylsiloxane is preferably 60,000 or more and 700,000 or less in terms of mass average molecular weight MW.

The kinematic viscosity of the polydimethylsiloxane is preferably 10,000 cps or more and 100,000 cps or less as measured at 25° C. using an Ubbelohde viscometer.
When the kinematic viscosity is less than 10,000 cps, polydimethylsiloxane tends to bleed from the thermally conductive sheet. On the other hand, if the above-mentioned kinematic viscosity exceeds 100,000 cps, the hardness of the thermally conductive sheet becomes high, and when placed between the IC chip and the heat sink, the adhesion and followability at the contact surface with the IC chip and the heat sink are poor. There are cases.
