In the
The support member 2 is a member having a curved surface made of metal, resin, or the like. The shape of the support member 2 is not particularly limited as long as it is a member having a curved surface, and may be hemispherical, for example. The support member 2 may have a shape similar to that of a human fingertip (a shape having a curved portion or a flat portion).
The buffer member 3 is a member that covers and mechanically protects the sensor
FIG. 3 is a plan view illustrating the sensor main body of the tactile sensor according to the first embodiment, showing a state before being attached to the supporting member 2.

In the present embodiment, for the sake of convenience, in the sensor
The
基材10は、例えば、PI(ポリイミド)樹脂、エポキシ樹脂、PEEK(ポリエーテルエーテルケトン)樹脂、PEN(ポリエチレンナフタレート)樹脂、PET(ポリエチレンテレフタレート)樹脂、PPS(ポリフェニレンサルファイド)樹脂、ポリオレフィン樹脂等の絶縁樹脂フィルムから形成することができる。
The
Here, "formed from an insulating resin film" does not prevent the
However, if the
The
The
A plurality of
The
Here, the Cr mixed phase film is a film in which Cr, CrN, Cr 2 N, or the like is mixed. The Cr mixed phase film may contain unavoidable impurities such as chromium oxide.
The thickness of the
The width of the

The
The

A cover layer (insulating resin layer) may be provided on the
The cover layer can be made of, for example, an insulating resin such as PI resin, epoxy resin, PEEK resin, PEN resin, PET resin, PPS resin, composite resin (eg, silicone resin, polyolefin resin). The cover layer may contain fillers and pigments. The thickness of the cover layer is not particularly limited and can be appropriately selected depending on the intended purpose.
In order to manufacture the sensor
The
From the viewpoint of stabilizing the temperature coefficient of the
In the present application, the functional layer refers to a layer having a function of promoting crystal growth of at least the upper layer, the resistance portion. The functional layer preferably further has a function of preventing oxidation of the resistance portion due to oxygen and moisture contained in the
Since the insulating resin film that constitutes the
機能層の材料は、少なくとも上層である抵抗部の結晶成長を促進する機能を有する材料であれば、特に制限はなく、目的に応じて適宜選択できるが、例えば、Cr(クロム)、Ti(チタン)、V(バナジウム)、Nb(ニオブ)、Ta(タンタル)、Ni(ニッケル)、Y(イットリウム)、Zr(ジルコニウム)、Hf(ハフニウム)、Si(シリコン)、C(炭素)、Zn(亜鉛)、Cu(銅)、Bi(ビスマス)、Fe(鉄)、Mo(モリブデン)、W(タングステン)、Ru(ルテニウム)、Rh(ロジウム)、Re(レニウム)、Os(オスミウム)、Ir(イリジウム)、Pt(白金)、Pd(パラジウム)、Ag(銀)、Au(金)、Co(コバルト)、Mn(マンガン)、Al(アルミニウム)からなる群から選択される1種又は複数種の金属、この群の何れかの金属の合金、又は、この群の何れかの金属の化合物が挙げられる。 The material of the functional layer is not particularly limited as long as it has a function of promoting the crystal growth of the resistor portion which is the upper layer, and can be appropriately selected according to the purpose. ), V (vanadium), Nb (niobium), Ta (tantalum), Ni (nickel), Y (yttrium), Zr (zirconium), Hf (hafnium), Si (silicon), C (carbon), Zn (zinc ), Cu (copper), Bi (bismuth), Fe (iron), Mo (molybdenum), W (tungsten), Ru (ruthenium), Rh (rhodium), Re (rhenium), Os (osmium), Ir (iridium ), Pt (platinum), Pd (palladium), Ag (silver), Au (gold), Co (cobalt), Mn (manganese), one or more metals selected from the group consisting of Al (aluminum) , alloys of any metal of this group, or compounds of any metal of this group.
Examples of the above alloy include FeCr, TiAl, FeNi, NiCr, CrCu, and the like. Examples of the above compounds include TiN, TaN , Si3N4 , TiO2 , Ta2O5 , SiO2 and the like.
The functional layer can be formed, for example, by a conventional sputtering method in which a raw material capable of forming the functional layer is used as a target and Ar (argon) gas is introduced into the chamber. By using the conventional sputtering method, the functional layer is formed while etching the
However, this is an example of the method of forming the functional layer, and the functional layer may be formed by another method. For example, before forming the functional layer, the
The combination of the material of the functional layer and the material of the
In this case, for example, the
In these methods, the growth surface of the Cr mixed phase film is defined by the functional layer made of Ti, and a Cr mixed phase film containing α-Cr, which has a stable crystal structure, as a main component can be formed. Further, by diffusing Ti constituting the functional layer into the Cr mixed phase film, it is possible to stabilize the temperature coefficient of the
When the
By providing the functional layer below the
Next, on the
After forming the

That is, one side of the bridge circuit is composed of a resistor portion between a pair of electrodes selected by an input signal selection switch, and the other three sides are composed of fixed resistors. As a result, a voltage (analog signal) corresponding to the resistance value of the resistance portion between the pair of electrodes selected by the input signal selection switch can be obtained as the output of the bridge circuit. Note that the input signal selection switch is configured to be controllable from the signal processing section 72 .
The voltage output from the bridge circuit is amplified by an amplifier, converted into a digital signal by an A/D conversion circuit, and sent to the signal processing section 72 . If the analog
The signal processing section 72 can detect the coordinates of the position where the
Moreover, when the resistance values of the plurality of
When the magnitude of the pressing force is small, only the resistance portion closer to the side to be pressed out of the

信号処理部72は、例えば、CPU(Central Processing Unit)、ROM(Read Only Memory)、RAM(Random Access Memory)、メインメモリ等を含む構成とすることができる。 The signal processing unit 72 can be configured to include, for example, a CPU (Central Processing Unit), a ROM (Read Only Memory), a RAM (Random Access Memory), a main memory, and the like.
In this case, various functions of the signal processing unit 72 can be realized by reading a program recorded in a ROM or the like into a main memory and executing it by the CPU. However, part or all of the signal processing unit 72 may be realized only by hardware. Also, the signal processing unit 72 may be physically composed of a plurality of devices or the like.
FIG. 7 is a diagram schematically showing forces transmitted to the sensor main body when the tactile sensor touches an object. FIG. 7(a) is a perspective view, and FIG. 7(b) is a plan view schematically showing how the sensor main body detects force.
As shown in FIG. 7( a ), when the
Further, when a
Thus, in the
In the
In particular, when the
Further, due to the high sensitivity of the resistance value to the force, when the force is detected to be small, a predetermined action is performed, and when the force is detected to be medium, another action is performed. When it is detected that is large, it becomes possible to implement control such that another operation is performed. Alternatively, it is possible to implement control such that no action is performed when a small or medium force is detected, and a predetermined action is performed only when a large force is detected.
Also, if the sensitivity of the resistance value to force is high, a signal with a high S/N ratio can be obtained. Therefore, even if the number of times of averaging in the A/D conversion circuit of the analog
FIG. 8 is a plan view illustrating a sensor main body according to
The
In this way, by forming the
Moreover, since the resistance value between the pair of
