第1金属膜321Lの厚みT21と、第2金属膜322Lの厚みT22とは、互いに同一であるが、これに限定されるものではなく、第1金属膜321Lの厚みT21と、第2金属膜322Lの厚みT22とは、互いに異なっていてもよい。両者の厚みT21,T22が互いに異なる場合、第1金属膜321Lの厚みT21が、第2金属膜322Lの厚みT22よりも薄いのが好ましい。第1金属膜321L及び第2金属膜322Lが互いに同一の厚みを有すると、作製されるレーザ露光用フォトマスク1の遮光部3Aを構成する第1金属層321及び第2金属層322の互いの厚みが同一となる。この場合、露光光源により近い第1金属層321の方が露光光源により遠い第2金属層322に比して露光光の吸収率が大きくなる。そのため、第1金属層321が、第2金属層322よりも先に経時的に劣化し、その結果として、レーザ露光用フォトマスク1の遮光部3Aの遮光性能が低下してしまうおそれがある。しかしながら、第1金属膜321Lの厚みT21を第2金属膜322Lの厚みT22よりも薄くしておくことで、作製されるレーザ露光用フォトマスク1においても第1金属層321の厚みt21が第2金属層322の厚みt22よりも薄くなる。その結果、両者における露光光の吸収率の差異を小さくすることができ、第1金属層321の経時的な劣化を抑制することができる。

<レジストパターン形成工程>
感光性レジスト層80を所定のフォトマスクを介して露光・現像して、レジストパターン81を形成する(図4(B),図5(B)参照)。レジストパターン81の寸法は、本実施形態に係るレーザ露光用フォトマスク1の遮光部3Aの寸法と実質的に同一であればよい。なお、レジストパターン81は、当該レジストパターン81に対応する凹凸パターンを有するインプリントモールドを用いたインプリント処理により形成されてもよいし、感光性レジスト層80に対する電子線等の直描(直接描画)により形成されてもよい。レジストパターン81をインプリント処理により形成する場合、感光性レジスト層80に代えて、光(UV)硬化性樹脂等により構成されるレジスト層を形成すればよい。

次に、上述のようにして形成したレジストパターン81をエッチングマスクとして、所定のエッチングガス(例えば、塩素系のエッチングガス等)を用いて誘電体膜31L、第1誘電体膜311L,第2誘電体膜312L、金属膜32L、第1金属膜321L及び第2金属膜322Lをドライエッチングし、遮光部3A及び開口部3Bを有するマスクパターン3を形成する(図4(C),図5(C)参照)。その後、残存するレジストパターン81を剥離することで、レーザ露光用フォトマスク1を作製することができる(図4(D),図5(D)参照)。
