Description
The present invention relates to an element detection method, an element detection apparatus, and a computer program for scanning a sample with radiation, detecting radiation generated from the sample, and detecting an element based on the radiation detection result.
A sample can be irradiated with radiation, the radiation generated from the sample can be detected, and the elements contained in the sample can be detected. For example, there is fluorescent X-ray analysis in which a sample is irradiated with X-rays, fluorescent X-rays generated from the sample are detected, and elements are detected. There is also a method of irradiating a sample with radiation other than X-rays such as an electron beam, and there is also a method of detecting radiation other than X-rays such as visible light or infrared light generated from the sample. Furthermore, the sample is scanned with radiation, the radiation generated from each point on the sample is detected, the elements are detected based on the spectrum of the radiation, and the distribution of the elements on the sample is obtained.
Conventionally, when acquiring the distribution of elements on a sample, a composite spectrum is generated by adding or averaging spectra of radiation emitted from a plurality of points on the sample, and the elements are detected based on the composite spectrum. However, peaks attributed to elements contained in a small portion of the sample are relatively small in the composite spectrum as compared to peaks attributed to elements contained throughout the sample. Therefore, it is difficult to detect elements contained in a small portion of the sample based on the synthetic spectrum.
The present invention has been made in view of such circumstances, and its object is to provide an element detection method and an element detection method that can easily detect even an element contained in a small part of a sample. An object is to provide an apparatus and a computer program.
An element detection method according to the present invention scans a sample with radiation, detects radiation generated from a scanning region on the sample on which the scanning has been performed, and detects radiation generated from each of a plurality of points included in the scanning region. In the element detection method for detecting an element contained in the sample by generating a spectrum of the emitted radiation, generating a spectral distribution in which the spectrum is associated with each of the plurality of points, extraction processing for extracting from the scanning region one or more small regions having a height of 1 or more; synthesis processing for generating a composite spectrum by combining a plurality of spectra associated with a plurality of points included in each small region; performing element detection processing for detecting elements contained in the sample based on the synthesized spectrum generated for the small regions, and changing the size of each small region to perform the extraction processing, the synthesis processing, and the element detection; The processing is repeated, and in the element detection processing, each of the plurality of elements is included in the portion corresponding to each small region of the sample based on the position of the peak included in the synthesized spectrum generated for each small region. Detecting the elements contained in the sample by calculating a score representing likelihood and determining the presence or absence of each element based on a comparison of the score with a predetermined threshold, and generating the composite spectrum for each small region The threshold value is changed according to the number of spectra synthesized for the synthesis .
In the present invention, a sample is scanned with radiation to generate a spectral distribution that associates a spectrum of radiation with each of a plurality of points contained in the scanned area on the sample. One or more subregions are extracted from the scanned region, a composite spectrum is generated by combining spectra associated with points contained in each subregion, and elements are detected based on the composite spectrum. By changing the size of each small region, the processing from small region extraction to element detection is repeated. By processing when the width of the small area is large, elements widely distributed in the sample are detected. Elements contained in a small portion of the sample are detected by processing when the area of the subregion is small.
In the present invention, a score representing the probability that each element is included is calculated based on the position of the peak in the synthesized spectrum, and the element is detected based on the comparison between the score and the threshold. A score is calculated by comparing the position of the peak in the synthetic spectrum and the position of the peak specific to the element, and it is determined that the sample contains an element that has a certain high probability of being contained in the sample.
In the present invention, the threshold for element detection is changed according to the number of spectra synthesized to generate a synthesized spectrum for a small region. For example, the smaller the number of spectra to be combined, the smaller the threshold. The number of erroneously detected elements is suppressed compared to the case where the threshold is fixed.
In the element detection method according to the present invention, in the element detection process, the element detected in the element detection process before changing the size of the small region is assumed to be contained in the sample, and the presence or absence of each element is detected. It is characterized by determining
In the present invention, when the processing is repeated while changing the size of each small region, the element detected in the processing before the size of the small region is changed is assumed to have already been detected, and new elements are detected. I do. As a result, the number of undetected elements can be reduced, and the elements contained in the sample can be reliably detected.
In the element detection method according to the present invention, in the element detection process, it is determined that the sample contains an element whose score exceeds the threshold, and the number of spectra synthesized to generate the synthesized spectrum is characterized in that the smaller the threshold, the smaller the threshold.
In the present invention, it is assumed that an element is detected when the score for that element exceeds the threshold.

The

The
Moreover, there are a plurality of peaks derived from a specific element, and the
The higher the score of an element, the higher the probability that the element is included in the
The
If there is a new element (S107: YES), the
After S108 ends, or when there is no new element in S107 (S107: NO), the
If it is not determined to end the process (S109: NO), the
Each time the processing of S103 to S110 is repeated, the number of points on the
If it is determined in S109 that the process should be terminated (S109: YES), the
FIG. 5 is a characteristic diagram showing an example of a composite spectrum when the number of points on the
If a specific element exists only in a small portion of the scan area, there are more spectra without peaks due to the specific element than spectra with peaks due to the specific element. . When the small area is large and the number of points on the
If a specific element does not exist in a small part of the scanning area but exists in other parts, it is caused by the specific element when the number of points on the
FIG. 7 is a graph showing the number of undetected elements in an example of detecting elements using a synthetic spectrum. The horizontal axis indicates the number of points on the
FIG. 8 is a graph showing the number of erroneous detections in an example of element detection using synthetic spectra. The horizontal axis indicates the number of points on the
As described above, in the first embodiment, the processing of S103 to S110 is repeated while decreasing the number of points included in each small area. As shown in FIG. 7, when the number of points on the
FIG. 9 is a graph showing the number of undetected elements in an example of element detection by the element detection method according to the first embodiment. The horizontal axis indicates the number of points on the
As described above, according to
(Embodiment 2)
The
The
After completing the process of S211, the
If it is determined in S209 to end the process (S209: YES), the
FIG. 11 is a graph showing the number of undetected elements in an example of element detection by the element detection methods according to the first and second embodiments. The horizontal axis indicates the number of points on the
As shown in FIG. 11, in the second embodiment, the number of non-detections decreases faster as the number of points on the
As described above, in
In the first and second embodiments described above, the scanning region is divided so that the small regions are arranged in a matrix to extract a plurality of small regions. A small region may be extracted by For example, the subregions may have shapes other than rectangular. The multiple sub-areas extracted from the scanned area may have different dimensions and may contain different numbers of points on the
Further, in
(Embodiment 3)
The
The
After S35 is finished, or when the S/N ratio is sufficient in S34 (S34: YES), the
The
As described above, in the third embodiment, the
In the present embodiment, an example of extracting a characteristic region using a method similar to the element detection method according to
