これに対して、実施例1~3の試料では、トンネル接合層15の界面15C付近のO(酸素)の最大の濃度が少なくとも2×1018cm-3であり、試料の厚み方向において1×1018cm-3以上の領域が少なくとも5nm以上存在する。また、実施例3の試料ではトンネル接合層15の界面15C付近のO(酸素)の最大の濃度が3×1018cm-3である。つまり、実施例1~3の試料はp++-GaN層15Aとn++-GaN層15Bとの界面のO(酸素)の濃度は少なくとも2×1018cm-3以上、3×1018cm-3以下である。そして、成長中断工程において、トンネル接合層15の形成を中断する所定の時間を3分以上とすることによって、p++-GaN層15Aの表面に反応炉内のO2(酸素)を良好に吸着させることができることがわかった。また、実施例1~3の試料(成長中断の時間が3分以上である場合)は、p++-GaN層15Aとn++-GaN層15Bとの界面15Cに吸着して取り込まれたO(酸素)の濃度がほぼ同じであることがわかった。

また、成長中断時間が0分(比較例1)の場合に比べて、成長中断時間が3分より長くなる(実施例1~3)と、トンネル接合層15を含む駆動電圧は大きく低減(およそ1V)し、より小さな駆動電圧を実現できることがわかった(図3、及び図4における□印を結ぶ曲線参照。)。

p型不純物を添加してp型トンネル接合層を形成するp型トンネル接合層形成工程と、
前記p型トンネル接合層形成工程を実行後、前記p型トンネル接合層の表面に前記反応炉内のO(酸素)を吸着させる成長中断工程と、
前記成長中断工程を実行後、O(酸素)を吸着した前記p型トンネル接合層の表面にn型不純物を添加してn型トンネル接合層を形成するn型トンネル接合層形成工程と、
を備え、
前記p型トンネル接合層形成工程から前記n型トンネル接合層形成工程まで、前記反応炉内に前記基板を保持して実行し、
