絶縁層140中のカルバゾール基またはフェニルスルフィド基を有する化合物の含有量は、0.1質量%以上5質量%以下であることが好ましい。カルバゾール基またはフェニルスルフィド基を有する化合物は波長400nm近傍の光(波長350nm~500nm)を吸収する性質を持っており,その補色(余色)に当たる色(具体的には黄色または橙色)を有するが、本実施形態の場合、上記化合物の含有量を小さくすることができる。その結果として、絶縁層140は、波長365nmにおける透過率が80%以上であり、且つ、波長380nm以上780nm以下の領域での透過率が90%以上となる。これにより、絶縁層140は、可視領域さらには一部の紫外領域の光に対して高い透過率を有するため、光による劣化を防ぐことができる。光による劣化が防止されることにより、絶縁層140の膜厚が低下することを防止することができる。

透過率評価は、日本工業規格(JIS)の「可視光透過率及び可視光反射率の算定」( http://kikakurui.com/r3/R3106-1998-02.html)に記載された方法に基づき、上述した条件により形成された絶縁層を有する測定サンプルに対して紫外可視分光光度計を用いて行われた。このとき、波長200nm以上800nm以下の領域において、波長1nmおきに各点での透過率を測定した。図9は、波長200nm以上800nm以下の波長領域における透過率分光スペクトルである。

本実施形態において、貫通電極120は、貫通孔115に充填された例を示したが、これに限定されない。図10は、配線基板100-1の断面図である。配線基板100-1は基板110、貫通電極121、絶縁層140、配線150、バンプ電極160、半導体素子200、絶縁層240、配線250、およびバンプ電極260を含む。図10に示すように、貫通電極121は、貫通孔115に充填されずに貫通孔115の側壁部にのみ形成されてもよい。この場合、貫通電極121は、配線130および配線230に相当する配線部分を一括で形成することができる。貫通電極121は、セミアディティブ法により形成することができる。また、貫通電極121の内部に充填材122が設けられてもよい。このとき、絶縁層140と同様の材料が設けられてもよい。これにより、絶縁層140と充填材122との熱膨張率の差が減らすことができるため、絶縁層140と充填材122との間の応力が緩和され、素子-配線基板間の電気的接続を安定させることができる。したがって、高信頼性の配線基板を提供することができる。

本実施形態では、基板110上に絶縁層140が一層設けられた例を示したが、これに限定されない。図11は、配線基板100-2の断面図である。配線基板100-2は、基板110、貫通電極120、配線130、絶縁層140、配線150、バンプ電極160、半導体素子200、配線230、絶縁層240、配線250、およびバンプ電極260の他、配線170、絶縁層180および配線190を含む。絶縁層180は、絶縁層140上に設けられる。絶縁層180は、絶縁層140と同様の材料、具体的にはアクリル樹脂とともにオキシムエステル構造、カルバゾール基またはフェニルスルフィド基を有する化合物を含むことが好ましい。このとき、絶縁層180は絶縁層140と同様の光透過性、具体的には絶縁層180においても、波長365nmにおける透過率が80%以上であり、且つ、波長380nm以上780nm以下の領域での透過率が90%以上となる。これにより、複数の絶縁層を有した場合においても、絶縁層の劣化が抑えられる。これにより、耐光性を有し、信頼性の高い配線基板を提供することができる。
