続いて、アセトンによりPMMA膜を除去し、IPAにより洗浄を行った。以上の方法により、h-BNからなる絶縁膜33aを試料上の所望の場所に形成した(図8(a))。

ゲートソース間電圧VGSが-2Vでは、173K(約-100℃)でも室温と同じようなシート抵抗を示し、VGSが-3V以下では、4K付近でも室温と同じようなシート抵抗を示している。VGSが-4Vでは、およそ50K以下の極低温域でdR/dT(Rはシート抵抗で、Tは温度)は正となっている。
図18に示すように、本発明の半導体装置は、極低温域でも利用可能なポテンシャルを有している。
