Description
The present invention relates to a gas-dissolved water supply system that supplies gas-dissolved water in which gas is dissolved in water to be treated.
In the semiconductor or liquid crystal manufacturing process, semiconductor wafers and glass substrates are washed using pure water or ultrapure water from which impurities are highly removed. In particular, in order to suppress the generation of static electricity in cleaning semiconductor wafers, a gas (carbon dioxide gas, ozone, hydrogen, etc.) dissolved in water to be treated (pure water or ultrapure water) to adjust the specific resistance value to a low level. Dissolved water (functional water) is used as wash water and rinse water. Generally, the gas-dissolved water is supplied to the use point after the fine particles are removed by the filtration membrane device (filter). A microfiltration membrane device or an ultrafiltration membrane device is used as the filtration membrane device, and it is preferable to use the ultrafiltration membrane device in order to remove finer fine particles.
When an ultrafiltration membrane device is used to remove fine particles contained in gas-dissolved water, there is a problem that the permeation flux of the gas-dissolved water that permeates the ultrafiltration membrane device gradually decreases. May occur.
Therefore, an object of the present invention is to provide a gas-dissolved water supply system capable of stably supplying gas-dissolved water having high cleanliness.
In order to achieve the above-mentioned object, the gas-dissolved water supply system for supplying the carbon dioxide-dissolved water in which the carbon dioxide gas is dissolved in the water to be treated is a gas dissolving device for dissolving the carbon dioxide gas in the water to be treated. , The carbon dioxide gas is dissolved by the gas dissolving device located between the extraneous filter membrane device that removes the fine particles in the water to be treated in which the carbon dioxide gas is dissolved by the gas dissolving device and the gas dissolving device and the extraordinary filtering membrane device. It has a mixing device for dissolving carbon dioxide gas existing as a bubble in the treated water to be treated, and the mixing device includes a filler filled in a container, and the filler is an ion exchange resin. The ion exchange resin is characterized by being a mixed bed resin of an H-type cation exchange resin and a carbon dioxide or hydrogen carbonate type (HCO 3 / CO 3 type ) anion exchange resin .
According to the gas-dissolved water supply system of the present invention, highly clean gas-dissolved water can be stably supplied.
Hereinafter, embodiments of the present invention will be described with reference to the drawings.
(First Embodiment)
The configuration of the gas-dissolved water supply system according to the first embodiment of the present invention will be described. FIG. 1 is a block diagram schematically showing the gas-dissolved water supply system of the present embodiment. The gas-dissolved
In this way, the temperature of the raw material water is adjusted, the amount of dissolved oxygen is adjusted, and sterilization is performed, and the ionic impurities are removed by the
The
The
The
According to such a configuration, gas-dissolved water having high cleanliness and desired water quality can be circulated along the
Further, although not shown, it is also possible to recover the gas-dissolved water used as, for example, washing water or rinsing water at the
The technical significance of the mixing
Normally, the gas mixed in the gas melting device 4 (for example, carbon dioxide gas) does not completely dissolve in the liquid, and it is inevitable that a part of the gas remains as a bubble. Then, this bubble may cause a decrease in the amount of water passing through the
Therefore, in the present embodiment, the mixing
As described above, reducing the possibility that the pores on the surface of the
As the
A device having a long pipe for flowing the inflowing liquid can also be used as the mixing
A so-called mixer manufactured for the purpose of mixing fluids with each other can also be used as a mixing device. As the mixer, for example, a resin ejector of IBS Co., Ltd., a static mixer of Noritake Company Limited, a vortex turbo mixer of Nikuni Co., Ltd., and the like can be used. Since these mixers are designed to mix gas and liquid, they have a great effect of dissolving bubbles in the liquid. However, the configuration can be complex and costly. In addition, it is necessary to prevent the liquid from being contaminated when passing through a complicated mechanism so that the cleanliness suitable for cleaning water or rinsing water for cleaning semiconductor wafers, glass substrates, etc. can be maintained.
Further, as described above, the container filled with the filler can also be used as the mixing
When using a mixed bed resin of H-type cation exchange resin and OH-type anion resin, which is a general CP resin for ultrapure water production, when carbon dioxide gas-dissolved water is treated, the anion exchange resin is carbonated from OH-type. Or it changes to hydrogen carbonate form. Since the carbonic acid concentration at the outlet of the mixing
On the other hand, a mixed bed resin of H-type cation exchange resin and carbonic acid or hydrogen carbonate anion exchange resin, a single bed resin of H-type cation exchange resin, or a single bed resin of carbonic acid or hydrogen carbonate anion exchange resin is used. In this case, it is preferable in that it is possible to supply carbon dioxide gas-dissolved water containing a desired carbon dioxide concentration from the beginning of water flow. A clean non-renewable H-type cation exchange resin can be easily obtained, and even if it comes into contact with carbon dioxide - dissolved water, it is the main component of carbon dioxide-dissolved water, HCO 3- , CO 3 -2 . It does not react with and the carbon dioxide concentration does not change. Further, it is preferable in that it is possible to remove problematic metal impurities such as Na and Ca. Since the carbon dioxide gas-dissolved water is acidic, the H-type cation exchange resin is preferably a strong ion exchange resin.
The mixing
(Second embodiment)
In FIG. 2, the second embodiment of the present invention shows that the treatment using the water to be treated (pure water or ultrapure water) in which the gas is not dissolved and the treatment using the gas-dissolved water can be performed in parallel. A form of gas-dissolved
In the present embodiment, a
According to this configuration, gas-free pure water or ultrapure water and gas-dissolved water can be supplied to the respective use points 12 and 15, depending on the application, and the second ultrafiltration The decrease in the permeation flux in the

Looking at FIGS. 3 and 4, it can be seen that in the comparative example in which the mixing device is not provided, the differential pressure increases with time and the amount of permeated water decreases. That is, even if a certain amount of raw material water is continuously supplied, the amount of gas-dissolved water obtained from this gas-dissolved water supply system decreases, so that the amount of gas required for processing (for example, cleaning of a semiconductor wafer) is reduced. It becomes difficult to obtain dissolved water. For example, after about 800 hours have passed since the operation of the gas-dissolved water supply system was started, only about half the amount of gas-dissolved water in the initial stage can be obtained. By increasing the supply pressure of the raw material water, particularly the supply pressure to the ultrafiltration membrane device 5 (UF supply pressure), a required amount of gas-dissolved water can be obtained. However, in that case, the differential pressure further increases. Since the ultrafiltration membrane has allowable values for the supply pressure and the differential pressure, it is necessary to replace the ultrafiltration membrane when the allowable values are reached. If the rate of increase in differential pressure or decrease in flux is large, the life of the ultrafiltration membrane will be shortened, and the frequency of membrane replacement will increase, leading to higher costs. On the other hand, in the example, the differential pressure almost the same as that in the initial stage and the flux of about 90% in the initial stage can be maintained even after about 800 hours have passed. Therefore, according to the embodiment, the amount of gas-dissolved water required for processing (for example, cleaning of a semiconductor wafer) can be easily obtained without the need to increase the UF supply pressure in particular, so that the increase in the differential pressure is kept moderate and limited. The life of the outer filtration membrane can be extended. As a result, the frequency of replacement of the ultrafiltration membrane is reduced, and cost increase can be avoided. As described above, in the configuration in which the
