Claims (5)
- チャンバー内にて基板の加熱処理を行う熱処理装置の排気方法であって、
基板を収容した前記チャンバー内に所定の処理ガスを供給するとともに、真空ポンプによって前記チャンバーから第1の排気流量にて排気を行いつつ、前記基板の加熱処理を行う熱処理工程と、
前記チャンバー内にて加熱処理中の前記基板の割れが検出されたときに、前記チャンバーへの前記処理ガスの供給および前記チャンバーからの排気を停止する給排気停止工程と、
前記給排気停止工程の後、前記真空ポンプによって前記チャンバーから前記第1の排気流量よりも小さい第2の排気流量にて排気を行って前記チャンバー内を減圧する減圧工程と、
前記チャンバー内が所定の気圧にまで減圧された後、前記チャンバー内に不活性ガスを供給して前記チャンバー内を大気圧に復圧する復圧工程と、
を備え、
前記減圧工程では、前記チャンバーからの排気流量を前記第1の排気流量よりも小さい範囲で増加させることを特徴とする熱処理装置の排気方法。 - 請求項1記載の熱処理装置の排気方法において、
前記真空ポンプと前記チャンバーとを連通接続する排気ラインにフィルターが設けられることを特徴とする熱処理装置の排気方法。 - 請求項2記載の熱処理装置の排気方法において、
前記排気ラインは径の異なる複数本のバイパスラインに分岐され、
前記複数本のバイパスラインのそれぞれの開閉によって前記チャンバーからの排気流量を調整することを特徴とする熱処理装置の排気方法。 - 請求項1から請求項3のいずれかに記載の熱処理装置の排気方法において、
前記熱処理工程では、前記チャンバー内に反応性ガスを供給することを特徴とする熱処理装置の排気方法。 - 請求項1から請求項4のいずれかに記載の熱処理装置の排気方法において、
前記熱処理工程では、フラッシュランプから前記基板にフラッシュ光を照射して加熱処理を行うことを特徴とする熱処理装置の排気方法。
