Conventionally, a technique for dividing a semiconductor wafer into chip-shaped workpieces has been developed. The divided work is placed on a transparent tape having an ultraviolet curable adhesive, the transparent tape is irradiated with ultraviolet rays, the adhesive is cured, and the work on the transparent tape is adsorbed by a pickup device and discharged. ing.
By the way, when the transparent tape is irradiated with ultraviolet rays, the entire work on the transparent tape is irradiated with ultraviolet rays, the adhesive of the transparent tape is cured, and the work is adsorbed from the transparent tape.
In this case, the adhesive must maintain a certain degree of adhesive strength so that the individual workpieces do not fall off from the transparent tape. Hereinafter, the transfer device and transfer method for the chip-shaped workpiece according to the present disclosure will be described with reference to the drawings.
As shown in FIGS. 1A to 4, the chip-shaped
Here, FIG. 1A is a diagram showing an ultraviolet irradiation device of a chip-shaped work transfer device, FIG. 1B is an enlarged view of FIG. 1A, FIG. 2 is a schematic view showing a chip-shaped work transfer device, and FIG. The plan view which shows the apparatus, FIG. 4 is a schematic perspective view which shows the transfer apparatus of a chip-shaped work.
As shown in FIGS. 1A to 4, the
As such an ultraviolet curable
Further, the plurality of chip-shaped workpieces W arranged on the
Then, after the semiconductor wafer W1 on the transparent tape is cut for each chip by the dicing blade 1, the
Next, instead of the fixing
The
Further, the support table 30 has a fixing
In the present embodiment, the support table 30 is arranged on a horizontal plane, and the
In this case, the
Further, the support table 30 is movable in the rotation direction and / or the XY direction on the horizontal plane.
Further, the
Furthermore, the
In the present embodiment, the
Further, an example is shown in which the
Further, although the example in which the
Further, in the present embodiment, the support table 30, the
Next, the operation of the present embodiment having such a configuration will be described.
First, FIGS. 5A to 5D describe the pretreatment performed before the operation of the present embodiment.
As shown in FIG. 5A, a
Next, as shown in FIG. 5B, the semiconductor wafer W is cut for each chip by the dicing blade 1 along the dicing street (cutting line between the elements) of the semiconductor wafer W. At this time, the semiconductor wafer W1 is cut by the dicing blade 1 while supplying cooling water to remove the frictional heat between the semiconductor wafer W and the dicing blade 1 and to remove cutting chips. In this way, a plurality of chip-shaped workpieces W are obtained from the semiconductor wafer W1.
After cutting the semiconductor wafer W on the
After that, the chip-shaped work W on the
The appearance inspection of the chip-shaped work W by the
Information from the
Then, by extending the
After that, the individual work W can be taken out from the
Next, a method of transporting the chip-shaped work according to the present embodiment will be described.
First, as shown in FIGS. 1A to 4, the
In this case, the holding
Next, the
Next, the support table 30 is moved in the XY directions on the horizontal plane by the
As shown in FIGS. 1A and 1B, the
Next, the
After reducing the adhesive strength of the
After that, the target work W2 peeled off from the
At this time, the target work W2 is discharged from the
By repeating such an action, the chip-shaped work W on the
Then, in the subsequent process, an inspection process is performed on the chip-shaped work in the tray or on another work tape.
During this period, the
Further, while the target work W2 is sucked by the
The
As described above, according to the present embodiment, the portion of the
Further, since the entire
Further, the
