成膜室外の下方で複数のホロカソードプラズマガン用アノードの鉛直直下に設置される複数の第2コイルと、を備えるプラズマスパッタリング成膜装置とした。

この成膜室1は、図1および図2に示すように成膜室1外部の上方には2台のホロカソードプラズマガン(HCDガン)2、12が成膜室1の中心位置を対称として(正面視で)左右両側にそれぞれ配置されている。同様に、成膜室1外部の上方には2台のホロカソードプラズマガン(HCDガン)2、12と成膜室1の境界部分の周囲を取り囲む様に2個の第1コイル5、15が取り付けられている。

なお、本実施形態で示す成膜装置10の成膜室1内には、図1および図3に示すようにHCD方式にて使用する4個の蒸着材料(ターゲット)4A、4B、14A、14Bとは別個にさらに4個のアーク方式用蒸着材料50、51、60、61も互いに対向するように設置することができる。また、アーク方式用蒸着材料に隣接して図示しないアーク放電用電極を設けることもできる。そのような構成とすることで、成膜装置10はホロカソードプラズマガン2、12を用いる成膜方式とは別個にアーク方式による成膜も行うことができる。
