Description
The present invention relates to an afterheater used for growing a single crystal by a high frequency induction heating method.
Examples of the method for growing single crystals such as lithium tantalate and lithium niobate include a crystal pulling method. For example, a rutsubo filled with a raw material is heated by a high-frequency induction heating method to melt the raw material, and then the raw material melt is used. The properties of the seed crystal are propagated by contacting the surface with the tip of a single crystal called a seed crystal cut out according to a certain crystal orientation, and then pulling up and solidifying the raw material melt while rotating and raising the seed crystal. However, the chokralski method, which grows a single crystal by increasing the diameter, is widely used.
In the growth of a single crystal, it is more economical to grow a single crystal as long as possible from the charged raw material to increase the solidification rate (the weight ratio of the grown single crystal to the weight of the charged raw material). However, growing a long single crystal has a problem that it tends to be polycrystallized.
The cause of polycrystallization is considered to be thermal strain caused by the temperature difference inside the crystal during growth. Further, it is considered that the cause of polycrystallization is that the solid-liquid interface shape between the crystal being grown and the melt becomes unstable and defects are introduced inside the crystal being grown.
In order to reduce the temperature difference inside the crystal during growth, it is effective to reduce the temperature difference (temperature gradient) above the raw material melt in which the pulled crystal is located. However, since latent heat of solidification is generated at the solid-liquid interface during crystal growth, it is important to release the latent heat of solidification from the crystal growth interface in order to proceed with crystal growth. Therefore, if the temperature difference is uniform, the latent heat of solidification may not be easily released above the raw material melt, so that a certain temperature gradient is required.
Further, the shape of the solid-liquid interface is formed in the direction perpendicular to the direction in which heat escapes (heat flow velocity vector). Therefore, when heat escapes toward the outer periphery of the crystal, the shape of the solid-liquid interface becomes concave with respect to the lower part of the melt, and there is a risk that dislocations propagating with crystal growth will accumulate in the crystal and polycrystallize. be. Therefore, it is important to heat the outer peripheral portion of the crystal being grown, suppress heat from escaping in the outer peripheral direction, and make the temperature distribution so that the heat flux vector coincides with the pulling direction of the crystal.
Therefore, in the crystal pulling method represented by the Czochralski method, an afterheater is generally used to control the temperature gradient of the space above the raw material melt (for example, Patent Document 1). .. Then, by making the afterheater shape a dome shape or a tapered shape, a temperature gradient suitable for crystal growth is created (for example, Patent Document 2). Further, a method of defining the diameter ratio between the afterheater and the crucible has also been proposed (for example, Patent Document 3).
By these methods, the afterheater controls the temperature gradient of the space above the raw material melt, so that polycrystallization can be suppressed and single crystals can be grown. However, when the growth of a single crystal is repeated using an afterheater made of iridium or an iridium alloy, the afterheater may be gradually consumed due to the oxidation and sublimation of iridium. As the thickness of the upper part of the afterheater decreases due to this wear, the heat generation behavior of the afterheater by the high frequency induction heating method changes, and the temperature gradient of the space above the raw material melt gradually changes, resulting in a single crystallization rate (single crystallization rate). A phenomenon was observed in which the yield) decreased.
In order to recover the yield, it is effective to replace the exhausted afterheater, and by doing so, the temperature distribution in the space above the raw material melt can be restored to restore the yield. However, the afterheater made of iridium or an iridium alloy is expensive, and has a problem that it is not cost-effective as compared with the improvement of the yield.
In view of the above circumstances, it is an object of the present invention to provide an afterheater capable of supplying a single crystal at a low cost by preventing a decrease in the single crystal rate at a low cost.
In order to solve the above problems, the after-heater of the present invention includes a first cylindrical portion made of iridium or an iridium alloy and a second cylindrical portion made of iridium or an iridium alloy, and the lower end of the second cylindrical portion. The portion is placed on the upper end portion of the first cylindrical portion, the inner peripheral surface of the first cylindrical portion and the inner peripheral surface of the second cylindrical portion are flush with each other, and the outer peripheral surface of the first cylindrical portion. The outer peripheral surface of the second cylindrical portion is flush with each other.
The ratio of the height of the cylinder of the first cylinder portion to the height of the cylinder of the second cylinder portion may be 95: 5 to 70:30.
The difference between the maximum value and the minimum value of the cylinder thickness of the first cylinder portion is 0.5 mm or less, and the difference between the maximum value and the minimum value of the cylinder thickness of the second cylinder portion is 0.5 mm or less. The difference between the maximum value and the minimum value of the cylinder thickness of the first cylindrical portion and the cylindrical thickness of the second cylindrical portion may be 0.5 mm or less.
The lower end portion of the second cylindrical portion has a concave portion or a convex portion, and the upper end portion of the first cylindrical portion has a convex portion or a concave portion corresponding to the concave portion or the convex portion at the lower end portion of the second cylindrical portion. You may have.
According to the present invention, it is possible to provide an afterheater capable of supplying a single crystal at a low cost by preventing a decrease in the single crystal formation rate at a low cost.
Hereinafter, the afterheater according to the embodiment of the present invention will be described.
The afterheater of the present invention includes a first cylindrical portion made of iridium or an iridium alloy and a second cylindrical portion made of iridium or an iridium alloy, and the lower end portion of the second cylindrical portion is the upper end portion of the first cylindrical portion. It is placed in the department. That is, the second cylindrical portion is placed on the first cylindrical portion to serve as an afterheater.
For example, when growing a single crystal such as lithium tantalate, the temperature of the growing single crystal is close to the melting point of lithium tantalate (1650 ° C.), so that a heat-resistant metal material having a higher melting point is used as an afterheater. Used. Specifically, an afterheater made of iridium or an alloy of iridium and platinum is used. Iridium has a high melting point of 2443 ° C. and is stable even at high temperatures in an inert gas atmosphere.
However, when heating by the high frequency induction heating method, heat generation tends to concentrate on the end portion of the object, and particularly in the case of an after heater, heat generation concentrates on the upper end portion. In this state, if the atmosphere in the furnace of the single crystal growing apparatus for growing lithium tantalate is an oxidizing atmosphere, iridium is oxidized to an oxide having a higher vapor pressure and is eventually sublimated. For example, in a high-temperature oxidizing atmosphere, iridium oxide may be generated, and IrO 2 produced at 1096 ° C. or higher may mainly become IrO 3 and volatilize (for example, Patent Document 4).
Therefore, sublimation occurs every time the growth of a single crystal is repeated, and the upper end portion of the afterheater, in which heat generation is particularly concentrated, is preferentially consumed and becomes a thin film. In the high-frequency induction heating method, since the afterheater is heated by the electric resistance of the induced current, the electric resistance of the upper end portion thinned by sublimation increases, the heat generation is promoted, and further sublimation occurs. That is, the upper end of the afterheater becomes thinner as the growth of the single crystal is repeated.
If the afterheater is continued to be used in such a state, the calorific value at the upper end of the afterheater changes in the direction of increasing, and the temperature gradient above the melt becomes smaller. Therefore, there is a deviation from the originally designed temperature gradient. In order to correct this deviation, for example, a method of changing the positional relationship between the high frequency induction coil and the heating element such as a crucible, a reflector, and an afterheater is effective. By manipulating the heat generation distribution to change the magnetic field distribution in the heating element, it is possible to minimize the change in the temperature gradient due to the change in the shape of the heating element and suppress the influence on the growing single crystal.
However, even with this method, there is a limit to the adjustment, and it becomes impossible to grow a single crystal. Therefore, conventionally, the yield is secured by replacing the after heater and returning the heat generation distribution to the initial state. However, since afterheaters made of iridium or iridium alloy are expensive, replacement of the afterheater is very costly and uneconomical.
In addition to replacing the afterheater, it is conceivable to control the temperature gradient above the melt by changing the configuration of the refractory of the single crystal growing device. However, since a sudden change in temperature gradient may occur due to a change in the composition of the refractory, it may be difficult to grow a single crystal after the change in the composition.
The present inventors have focused on the fact that the upper end of the afterheater is consumed and preferentially thinned, so that the amount of heat generated at the upper end becomes larger and the temperature gradient above the melt changes. That is, since the afterheater of the present invention has a configuration in which the second cylinder portion is placed on the first cylinder portion, only the second cylinder portion having the worn upper end portion is replaced and the first cylinder portion is replaced. The part can be used as it is. By doing so, it is economical because partial replacement of the afterheater is sufficient, and the temperature distribution above the melt can always be kept within an adjustable range.
In the afterheater of the present invention, the inner peripheral surface of the first cylindrical portion and the inner peripheral surface of the second cylindrical portion are flush with each other. When the afterheater is heated by the high frequency induction heating method, heat generation tends to concentrate on the end of the afterheater. Therefore, the inner peripheral surface of the first cylindrical portion and the inner peripheral surface of the second cylindrical portion are made flush with each other so that heat generation is not concentrated due to the presence of the end portion on the inner peripheral surface.
Further, in the after-heater of the present invention, as in the case of the inner peripheral surface described above, the outer peripheral surface of the first cylindrical portion and the outer peripheral surface of the second cylindrical portion are prevented from concentrating heat generation due to the presence of the end portion on the outer peripheral surface. Make the surface flush.
In the afterheater of the present invention, the ratio of the height of the cylinder of the first cylinder portion to the height of the cylinder of the second cylinder portion is preferably 95: 5 to 70:30. Since the upper end of the afterheater is consumed, it is assumed that the second cylindrical part will be replaced before and after the number of repetitions of single crystal growth reaches the stage where the temperature gradient above the melt exceeds the adjustable limit. Become. Further, the first cylindrical portion is continuously used by placing the replaced new second cylindrical portion on it. Therefore, the lower the height of the cylinder of the second cylinder portion, the smaller the amount of iridium to be exchanged, which is economical.
That is, although it depends on the growing conditions of the single crystal, the area where the afterheater is consumed is about 5% to 30% of the height of the cylinder downward from the upper end where the afterheater is consumed most in the height direction of the cylinder. .. That is, since the ratio of the height of the cylinder of the first cylinder portion to the height of the cylinder of the second cylinder portion is 95: 5 to 70:30, the consumable part of the afterheater can be reliably replaced and replaced. It is economical because the amount of iridium is reduced. If such a ratio is not within the range of 95: 5 to 70:30, all the consumable parts of the afterheater cannot be replaced, which may cause a problem in the temperature gradient above the melt and prevent single crystals from growing. , There is a risk that it will be uneconomical to replace the part of the afterheater that is not consumed. If the ratio of the height of the cylinder of the first cylinder to the height of the cylinder of the second cylinder is 90: 10 to 80:20, it is economical because it can flexibly cope with various growing conditions of a single crystal. Therefore, it is more preferable.
In the afterheater of the present invention, the difference between the maximum value and the minimum value of the cylindrical thickness of the first cylindrical portion is 0.5 mm or less, and the difference between the maximum value and the minimum value of the cylindrical thickness of the second cylindrical portion is. It is preferably 0.5 mm or less, and the difference between the maximum value and the minimum value of the cylindrical thickness of the first cylindrical portion and the cylindrical thickness of the second cylindrical portion is preferably 0.5 mm or less. As the number of times a single crystal grows increases, iridium is consumed, and the thickness of the cylinder of the afterheater changes, so that the temperature gradient above the melt changes. However, if the difference in thickness is within these ranges, it is possible to grow a single crystal without problems by manipulating the heat generation distribution by changing the positional relationship of the high frequency induction coil, crucible, reflector, afterheater, etc. can.
The calorific value of the new afterheater of the present invention varies depending on the distance between the work coil and the afterheater, but may be 0.5 mm to 1.5 mm, for example, considering normal growing conditions. Considering the number of continuous growth of single crystals, the raw material cost of iridium, and the replacement cost of the afterheater, it is preferable to use a coil having a cylindrical thickness of 0.8 mm to 1.2 mm.
In the afterheater of the present invention, the lower end of the second cylindrical portion is placed on the upper end of the first cylinder, and both the lower end of the second cylinder and the upper end of the first cylinder have a cylindrical height. Even if the cross section of the cylinder is smooth in the direction orthogonal to the direction, a single crystal can be grown without any problem as long as the end portion where heat generation is concentrated is not generated due to the displacement of the placement. However, in the afterheater of the present invention, the lower end portion of the second cylindrical portion has a concave portion or a convex portion, and the upper end portion of the first cylindrical portion corresponds to the concave portion or the convex portion at the lower end portion of the second cylindrical portion. It is preferable to have a convex portion or a concave portion to be formed. Since the lower end of the second cylinder and the upper end of the first cylinder correspond to each other, it is less likely that the placement will be displaced, so that the growth of the single crystal will be repeated more stably. Can be done.
When the lower end of the second cylinder and the upper end of the first cylinder have a concave shape or a convex shape, the presence of these ends causes the maximum value of the cylinder thickness of the first cylinder. The difference from the minimum value, the difference between the maximum and minimum values of the cylinder thickness of the second cylinder, the difference between the maximum and minimum values of the cylinder thickness of the first cylinder and the second cylinder, is 0. It may not be less than 5.5 mm. However, in the state where the second cylindrical portion is placed on the first cylindrical portion, the afterheater can stably repeat the growth of the single crystal without causing a problem in the temperature gradient above the melt. As a whole, a difference of 0.5 mm or less as described above is sufficient.
Hereinafter, the after-heater according to the embodiment of the present invention will be described more specifically with reference to the drawings. The present invention is not limited to the following examples, and can be arbitrarily modified without departing from the gist of the present invention.

(Method for growing lithium tantalate single crystal)
Next, a method for growing a lithium tantalate single crystal will be described as an example of use of the single

Hereinafter, the present invention will be described in more detail with reference to Examples and Comparative Examples, but the present invention is not limited to the following Examples. In the following Examples 1 and Comparative Example 1, the experimental contents in the case of growing a single crystal of lithium tantalate by using a single
[Example 1]

Here, in growing a single crystal, a
As each member of the single

When the number of times the single crystal was grown exceeded 300 times, the temperature gradient could not be adjusted by adjusting the position of the
According to the present invention, by providing the first cylindrical portion and the second cylindrical portion that can be divided, it is possible to restart the growth of the single crystal by replacing only the second cylindrical portion that is consumed according to the growth of the single crystal. , It is possible to reduce the maintenance cost of the after heater. Therefore, it can be used for growing a lithium tantalate single crystal or the like used for a surface acoustic wave device or the like, and has industrial applicability.
