少なくとも一種の第二のドーパント種を備える第二のドープ層(400)であって、nドープ層又はpドープ層の他方であり、前記第一のドープ層(100)と該第二のドープ層(400)との間に界面を形成し、前記第一のドープ層(100)と該第二のドープ層(400)との間の界面から始まる空間電荷領域(500)を前記第一のドープ層(100)中に形成し、前記基板中への前記第二のドーパント種の注入によって形成されていて、前記第二のドーパント種が、該第二のドープ層(400)が中性子変換層を形成するように中性子変換物質から選ばれている、第二のドープ層(400)とを備える基板と、
第二の電極(602)と、を少なくとも順に備えるモデル化された積層体によってシミュレーションするステップと、
前記第二のドーパント種の原子と前記所定の範囲内の特性を有する入射中性子束の中性子との間の衝突によって発生する空隙及び又は粒子の電離によって前記モデル化された積層体の前記第一のドープ層(100)中に生じる少なくとも一つの欠陥ピーク(801、802)をシミュレーションするステップと、
前記モデル化された積層体の前記第一のドープ層(100)と前記第二のドープ層(400)との間の界面に最も近い欠陥ピーク(801)の深さを特定するステップと、
前記空間電荷領域が前記第一のドープ層(100)と前記第二のドープ層(400)との間の界面から、前記空間電荷領域(500)が欠陥ピーク(801、802)を有さないようにするために特定された前記欠陥ピーク(801)の深さ未満の深さで前記第一のドープ層(100)中に延在するために前記第二のドープ層(400)を形成するための前記基板中の前記第二のドーパント種の注入深さ、及び、前記第一のドープ層(100)及び前記第二のドープ層(400)の第一のドーパント種及び前記第二のドーパント種それぞれの含有量を決定することを含む前記モデル化された積層体が有すべき前記第一のドープ層(100)及び前記第二のドープ層(400)のパラメータを決定するステップと、を備える決定段階、
及び、
前記検出器を製造する製造段階であって、前記第一のドープ層を実現し、次いで前記第一のドープ層(100)の一部への前記第二のドーパント種の注入によって前記第二のドープ層(400)を実現し、製造される検出器において前記空間電荷領域が前記第一のドープ層(100)と前記第二のドープ層(400)との間の界面から、特定された前記欠陥ピーク(801)未満の深さで前記第一のドープ層(100)中に延在するように前記決定段階において決定された前記第二のドーパント種の注入深さ及び含有量を含むパラメータに従って、前記第二のドーパント種の注入が実現される、製造段階を備える方法。 - 前記中性子束の所定の特性が、所定のエネルギーとフルエンスと強度とのうち少なくとも一つを含む、請求項1に記載の方法。
- 前記基板が炭化ケイ素(SiC)を備える、請求項1に記載の方法。
- 前記製造段階中において、前記第一のドープ層(100)中の前記第一のドーパント種の含有量、前記第二のドーパント種の注入のドーズ量、前記第二のドーパント種の注入深さとのパラメータに従って、前記空間電荷領域(500)の深さが調整される、請求項1に記載の方法。
- 前記製造段階中において、前記第二のドープ層(400)の厚さ及び/又は前記第二のドーパント種の注入エネルギーとのパラメータに従って、前記空間電荷領域(500)の位置が決定される、請求項1に記載の方法。
- 前記基板の前記第一のドープ層(100)に前記第二のドーパント種が存在しない、請求項1から5のいずれか一項に記載の方法。
- 前記第二のドーパント種がホウ素10同位体(10B)を備える、請求項1から5のいずれか一項に記載の方法。
- 前記基板の前記第一のドープ層(100)が少なくともn+ドープ下部層(101)とnドープ上部層(102)とを備え、前記nドープ上部層(102)が、1014から1016原子数/cm3の間の前記第一のドーパント種の濃度を有する、請求項1から5のいずれか一項に記載の方法。
- 前記第一の電極(601)が前記第一のドープ層(100)と接触し、前記第一のドープ層(100)が前記第二のドープ層(400)と接触し、前記第二の電極(602)が前記第二のドープ層(400)と接触する、請求項1から5のいずれか一項に記載の方法。
- 前記欠陥ピーク(801、802)が、欠陥の濃度が0.005空隙数/(Å・イオン)以上である、請求項1から5のいずれか一項に記載の方法。
- 前記空間電荷領域(500)が、0から数十マイクロメートルの間の距離にわたって延在する、請求項1から5のいずれか一項に記載の方法。
- 前記空間電荷領域(500)が、前記界面から、前記第二のドーパント種の原子と前記所定の範囲内の特性を有する入射中性子束の中性子との間の衝突によって発生する粒子の電離率が最大となる領域を含むのに十分な深さにわたって前記第一のドープ層中に延在するように前記第一のドープ層及び前記第二のドープ層の前記第一のドーパント種及び前記第二のドーパント種の含有量の調整によって前記空間電荷領域の深さが調整される、請求項1から5のいずれか一項に記載の方法。
- 前記第一の電極(601)及び前記第二の電極(602)が金属物質を含む、請求項1から5のいずれか一項に記載の方法。
- 前記第二のドーパント種の注入が、ホウ素10同位体を用いて、20から180keVの間のエネルギーで、1015at・cm−2から1017at・cm−2の間のドーズ量で行われる、請求項1から5のいずれか一項に記載の方法。
- 前記第二のドーパント種の注入が、ホウ素10同位体のプラズマ注入を用いて、5から15kVの間の電圧で、1015at・cm−2から1017at・cm−2の間のドーズ量で行われる、請求項1から5のいずれか一項に記載の方法。
- 前記積層体の製造後に、活性化アニーリングが、アルゴン下で、900℃から1700℃の間の温度で、30から120分間の間の期間にわたって行われる、請求項1から5のいずれか一項に記載の方法。
- 前記基板の前記第一のドープ層(100)が少なくともn+ドープ下部層(101)とnドープ上部層(102)とを備え、前記nドープ上部層(102)が、1014から1016原子数/cm3の間の前記第一のドーパント種の濃度を有し、前記nドープ上部層(102)の実現が化学気相堆積を含む、請求項1から5のいずれか一項に記載の方法。
- 前記欠陥ピークを特定するステップが、予め製造されて前記所定の範囲内の特性を有する中性子束に晒された少なくとも一つのモデル化された積層体に対して行われる電子顕微鏡分析を含む、請求項1から5のいずれか一項に記載の方法。
- 中性子束の検出器であって、前記中性子束のパラメータが所定の範囲内の特性を有し、該検出器が少なくとも一つの積層体を備え、
前記積層体が、
第一の電極(601)と、
基板であって、
少なくとも一種の第一のドーパント種を備える第一のドープ層(100)であって、前記基板によって形成されたnドープ層又はpドープ層の一方である第一のドープ層(100)と、
少なくとも一種の第二のドーパント種を備える第二のドープ層(400)であって、nドープ層又はpドープ層の他方であり、前記第一のドープ層(100)と該第二のドープ層(400)との間の界面にp‐n接合を形成し、前記第一のドープ層(100)と前記第二のドープ層(400)との間の界面から始まる空間電荷領域(500)を前記第一のドープ層(100)中に形成する第二のドープ層(400)と、を備える基板と、
第二の電極(602)と、を順に備え、
前記第二のドープ層(400)が前記基板中への前記第二のドーパント種の注入によって形成されていて、前記第二のドーパント種が、前記第二のドープ層(400)が中性子変換層を形成するように中性子変換物質から選ばれていて、
前記空間電荷領域(500)が前記第一のドープ層(100)と前記第二のドープ層(400)との間の界面から、前記所定の範囲内の特性を有する入射中性子束に検出器を晒した際に前記第二のドーパント種の原子と中性子との間の衝突によって発生する空隙及び/又は粒子の電離によって前記第一のドープ層(100)に生じる欠陥ピーク(801、802)が位置する深さ未満の深さで前記第一のドープ層(100)中に延在するように、前記第二のドープ層(400)を形成するための前記基板中の前記第二のドーパント種の注入深さ、及び、前記第一のドープ層(100)及び前記第二のドープ層(400)の前記第一のドーパント種及び前記第二のドーパント種それぞれの含有量を含む前記第一のドープ層及び前記第二のドープ層のパラメータが選択されていることを特徴とする検出器。 - 前記検出器が前記所定の範囲内の特性を有する中性子束に晒される、請求項19に記載の検出器の使用。
- 放射性廃棄物パッケージの特性評価と、核施設の調査及び解体の制御と、核燃料再処理工場における核制御と、実験用原子炉及び発電原子炉の制御と、環境制御との応用のうち一つのための請求項19に記載の検出器の使用。
- 採鉱又は石油採掘のための請求項19に記載の検出器の使用。
- 医療物理学用の請求項19に記載の検出器の使用。
