Description
(1)実施形態(1)では、化学機械的研磨組成物において、
(a)第1研磨粒子であって、前記第1研磨粒子が湿式セリア粒子であり、約40nm〜約100nmのメジアン粒子サイズを有し、研磨組成物中に、約0.005重量%〜約2重量%の濃度で存在し、少なくとも約300nmの粒子サイズ分布を有するものである第1研磨粒子、
(b)官能化窒素含有ヘテロ環、官能化硫黄含有ヘテロ環、ナフトエ酸、及びそれらの組み合わせから選択された官能化ヘテロ環であって、前記官能化ヘテロ環が研磨組成物中に、約100ppm〜約1500ppmの濃度で存在する官能化ヘテロ環、
(c)pH調節剤、及び
(d)水性担体を含み、
前記研磨組成物のpHが約1〜約6である、化学機械的研磨組成物が提供される。
カルボン酸モノマー、スルホン化モノマーまたはホスホン化モノマーと、アクリレート、ポリビニルピロリドンまたはポリビニルアルコールとのアニオン性コポリマー、
ポリビニルピロリドンまたはポリエチレングリコールである非イオン性ポリマー、
アミノシラン、ウレイドシランまたはグリシジルシランであるシラン;
官能化ピリジンのN−オキシド(例えば、ピコリン酸N−オキシド)、
デンプン、
シクロデキストリン、及び
それらの組み合わせから選択された添加剤をさらに含み、前記添加剤が、前記化学機械的研磨組成物中に、約25ppm〜約500ppmの濃度で存在する、実施形態(1)〜(8)のいずれか一つの化学機械的研磨組成物が提供される。
第4級アミンであって、研磨組成物中に、約1ppm〜約250ppmの濃度で存在するカチオン性ポリマー及び
pKaが約1〜約6であり、研磨組成物中に、約25ppm〜約500ppmの濃度で存在するカルボン酸をさらに含み、
前記研磨組成物のpHが、前記カルボン酸のpKaの約2単位以内である、実施形態(1)〜(10)のいずいれか一つの化学機械的研磨組成物が提供される。
(i)基板を提供するステップ;
(ii)研磨パッドを提供するステップ;
(iii)実施形態(1)〜(15)のいずれか一つの化学機械的研磨組成物を提供するステップ;
(iv)前記基板を前記研磨パッド及び前記化学機械的研磨組成物と接触させるステップ;及び
(v)前記研磨パッド及び前記化学機械的研磨組成物を基板に対して移動させて、前記基板の少なくとも一部分を研磨して基板を研磨するステップを含む基板の研磨方法が提供される。
(i)基板を提供するステップであって、前記基板が、シリコン酸化物層を含むものであるステップ;
(ii)研磨パッドを提供するステップ;
(iii)実施形態(1)〜(15)のいずれか一つの化学機械的研磨組成物を提供するステップ;
(iv)基板を前記研磨パッド及び前記化学機械的研磨組成物と接触させるステップ;及び
(v)前記研磨パッド及び前記化学機械的研磨組成物を基板に対して移動させて、前記基板の表面上のシリコン酸化物の少なくとも一部分を研磨して基板を研磨するステップを含む基板の研磨方法が提供される。
下記の実施例は、本発明をさらに説明するが、もちろん、本発明の範囲を限定するものとして解釈するべきではない。
本実施例では、湿式セリア粒子であり、約40nm〜約100nmのメジアン粒子サイズを有し、少なくとも約300nmの粒子サイズ分布を有する研磨粒子、すなわち、本発明による第1研磨粒子を含む研磨組成物の有効性が立証される。
本実施例は、本発明による第1研磨粒子及びカルボン酸モノマー、スルホン化モノマーまたはホスホン化モノマーと、アクリレート、ポリビニルピロリドン、またはポリビニルアルコールとのアニオン性コポリマーである添加剤を含む研磨組成物の有効性を立証する。
本実施例は、本発明による第1研磨粒子及び非イオン性ポリマーである添加剤を含む研磨組成物の有効性を立証する。
本実施例は、本発明による第1研磨粒子及びシランである添加剤を含む研磨組成物の有効性を立証する。
本実施例は、本発明による第1研磨粒子及び官能化ピリジンのN−オキシドである添加剤を含む研磨組成物の有効性を立証する。
本実施例は、本発明による第1研磨粒子及びデンプンである添加剤を含む研磨組成物の有効性を立証する。
本実施例は、本発明による第1研磨粒子及びシクロデキストリンである添加剤を含む研磨組成物の有効性を立証する。
Claims (15)
- 化学機械的研磨組成物において、
(a)第1研磨粒子であって、前記第1研磨粒子が湿式セリア粒子であり、40nm〜100nmのメジアン粒子サイズを有し、前記研磨組成物中に、0.005重量%〜2重量%の濃度で存在し、少なくとも300nmの粒子サイズ分布を有するものである第1研磨粒子、
(b)官能化窒素含有ヘテロ環、官能化硫黄含有ヘテロ環、ナフトエ酸、及びそれらの組み合わせから選択された官能化ヘテロ環であって、前記官能化ヘテロ環が、前記研磨組成物中に、100ppm〜1500ppmの濃度で存在する官能化ヘテロ環、
(c)pH調節剤、及び
(d)水性担体を含み、
前記研磨組成物のpHが1〜6であり、
前記第1研磨粒子が、三座(tridentate)ヒドロキシル基を含む表面を有し、前記第1研磨粒子が、2.0×10 −5 モル/m 2 以上である三座ヒドロキシル基の表面被覆率を有し、そして、
前記第1研磨粒子のラマンスペクトルは、458cm −1 におけるピーク及び583cm −1 におけるピークを含み、前記458cm −1 におけるピークの強度対583cm −1 におけるピークの強度の比が、100以下である、
化学機械的研磨組成物。 - 前記第1研磨粒子が、前記研磨組成物中に、0.1重量%〜0.5重量%の濃度で存在する、請求項1に記載の化学機械的研磨組成物。
- 前記官能化ヘテロ環が、ピコリン酸、キナルジン酸及びそれらの組み合わせから選択された官能化窒素含有ヘテロ環を含む、請求項1に記載の化学機械的研磨組成物。
- 前記pH調節剤が、アルキルアミン、アルコールアミン、第4級アミンヒドロキシド、アンモニア、及びそれらの組み合わせから選択される、請求項1に記載の化学機械的研磨組成物。
- 前記pH調節剤が、トリエタノールアミンである、請求項4に記載の化学機械的研磨組成物。
- 前記研磨組成物のpHが、3.5〜5である、請求項1に記載の化学機械的研磨組成物。
- 前記研磨組成物が、
カルボン酸モノマー、スルホン化モノマーまたはホスホン化モノマーと、アクリレート、ポリビニルピロリドンまたはポリビニルアルコールとのアニオン性コポリマー;
ポリビニルピロリドンまたはポリエチレングリコールである非イオン性ポリマー;
アミノシラン、ウレイドシランまたはグリシジルシランであるシラン;
官能化ピリジンのN−オキシド;
デンプン;
シクロデキストリン;及び
それらの組み合わせから選択される添加剤をさらに含み、
前記添加剤が、前記化学機械的研磨組成物中に、25ppm〜500ppmの濃度で存在する、請求項1に記載の化学機械的研磨組成物。 - 前記添加剤が、2−ヒドロキシエチルメタクリル酸及びメタクリル酸のコポリマー、ポリビニルピロリドン、アミノプロピルシラントリオール、ピコリン酸N−オキシド、デンプン、α−シクロデキストリン、β−シクロデキストリン及びそれらの組み合わせから選択される、請求項7に記載の化学機械的研磨組成物。
- 前記研磨組成物が、カチオン性ポリマー及びカルボン酸をさらに含み、
ここで、前記カチオン性ポリマーが第4級アミンであり、前記カチオン性ポリマーが前記研磨組成物中に、1ppm〜250ppmの濃度で存在し、また、
ここで、前記カルボン酸のpKaは、1〜6であり、前記カルボン酸は、前記研磨組成物中に、25ppm〜500ppmの濃度で存在し、
前記研磨組成物のpHが、前記カルボン酸のpKaの2単位以内である、請求項1に記載の化学機械的研磨組成物。 - 前記カチオン性ポリマーが、ポリ(ビニルイミダゾリウム)である、請求項9に記載の化学機械的研磨組成物。
- 前記カルボン酸のpKaが、3.5〜5である、請求項9に記載の化学機械的研磨組成物。
- 前記カルボン酸が、酢酸である、請求項9に記載の化学機械的研磨組成物。
- 前記研磨組成物が、カチオン性ポリビニルアルコール及びカチオン性セルロースから選択されたカチオン性ポリマーをさらに含み、前記カチオン性ポリマーが、前記研磨組成物中に、1ppm〜250ppmの濃度で存在する、請求項1に記載の化学機械的研磨組成物。
- 下記のステップを含む基板の研磨方法:
(i)基板を提供するステップ;
(ii)研磨パッドを提供するステップ;
(iii)請求項1に記載の化学機械的研磨組成物を提供するステップ;
(iv)前記基板を前記研磨パッド及び前記化学機械的研磨組成物と接触させるステップ;及び
(v)前記研磨パッド及び前記化学機械的研磨組成物を前記基板に対して移動させて、前記基板の少なくとも一部分を研磨して前記基板を研磨するステップ。 - 下記のステップを含む基板の研磨方法:
(i)基板を提供するステップであって、前記基板がシリコン酸化物層を含むものであるステップ;
(ii)研磨パッドを提供するステップ;
(iii)請求項1〜13のいずれか1項に記載の化学機械的研磨組成物を提供するステップ;
(iv)前記基板を前記研磨パッド及び前記化学機械的研磨組成物と接触させるステップ;及び
(v)前記研磨パッド及び前記化学機械的研磨組成物を前記基板に対して移動させて、前記基板の表面上の前記シリコン酸化物層の少なくとも一部分を研磨して前記基板を研磨するステップ。
