図1は、例示用のTOF深度画像化システム100を示している。TOF深度画像化システム100は、物体102を照明する振幅変調された光と物体102から反射された光の間の位相遅延を計測すると共に位相遅延から深度値を算出することにより、物体102の深度画像を提供するように構成される。TOF深度画像化システム100は、波長λ及び変調周波数fを特徴とする振幅変調された光によって物体102を照明するように構成された光源104と、物体102からの反射光を受光すると共に変調周波数fによって変調するように構成された電界吸収変調器106と、電界吸収変調器106からの変調された反射光を受光及び検出するように構成された画像センサ108と、を有する。
図4は、例えば、図1のTOF深度画像化システム100内において使用されうる例示用の電界吸収変調器400を示している。電界吸収変調器400は、半導体の上部ドープ層402と、上部ドープ層とは反対の極性を有する半導体の下部ドープ層404と、上部及び下部ドープ層402、404の間の活性層406と、を有する。活性層406は、交互に変化する量子井戸及び障壁を提供するように構成された半導体の複数のサブ層を有する超格子構造として構成される。従って、「マルチ量子井戸(MQW)」というフレーズが、活性層106を参照して使用される場合がある。
本開示は、所与の電力消費量において深度分解能を極大化させるべく電気−光学シャッタを利用した従来のTOF撮像システムにおいて実施される方式(即ち、このような電気−光学シャッタ内における薄い活性層及び光学空洞の使用)は、欠陥を有している、という本発明者の判定に少なくとも部分的に基づいている。以下、この従来の方式が、説明され、且つ、開示されるTOF撮像システムにおいて実施される方式と区別される。

以下のように、Parkの電気−光学シャッタについて、シミュレーションが実行される(Parkの図2及び3を参照されたい)。但し、これらのシミュレーションから導出された結論は、その他の同様に設計された電気−光学シャッタにも適用可能である。Parkに示されるように、電気−光学シャッタの活性層は、約0.5μmの厚さLを有している。約9.3V/μmの電界において、電気−光学シャッタの透過Tは、約65%から約15%に変化させることができる。従って、透過最大値Tmaxは、約0.65であり、且つ、変調深度MDは、約(0.65−0.15)/0.65=0.77である。
次に、Parkに類似しているが、光学空洞と、相対的に厚い活性層、即ち、2.0μmの厚さLを有する活性層、と、を有していない、変更された電気−光学シャッタについて、シミュレーションが実行される。吸収係数は、0から9.3V/μmの電界の変化において、約800cm-1から約7400cm-1に変化している。透過Tは、約0.22から約0.8に変化している。Tmaxは、約0.85であり、MDは、約0.74であり、且つ、Kは、約1.46である。これは、変更された電気−光学シャッタの相対深度分解能が、Parkの電気−光学シャッタに類似していることを示している。但し、変更された電気−光学シャッタの電力消費量は、ほぼ活性層の厚さの比率だけ、即ち、約2μm/0.5μm=4だけ、増大している。これは、光学空洞及び相対的に薄い活性層を使用することにより、電力消費量を低減しつつ、類似の深度分解能を実現することができるという従来から受け入れられている結論をもたらす。但し、本発明者は、この従来から受け入れられている結論は、欠点を有すると判定した。
約4μmの厚さL及び約860nmの動作波長λ0を有する活性層を有する電界吸収変調器について、シミュレーションを実行した(但し、上述のように、活性層のエネルギーバンドギャップは、望ましい光の波長に応じて変更されてもよい)。活性層の量子井戸は、非局在化定電界の印加によって(即ち、非局在化定電圧を電界吸収変調器に印加することによって)非局在化された電子−正孔挙動を示すように構成された正方形量子井戸であった。具体的には、非局在化された定電圧が電界吸収変調器に印加され、且つ、次いで、更なる発振電圧信号が印加された。非局在化定電界は、ほぼゼロの周波数を有し、且つ、従って、式3〜5によって予測されるように無視可能な電力を必要としていることに留意されたい。電界吸収変調器の高透過状態及び低透過状態において、電界を9.7V/μmから12.7V/μmに変化させるべく、9.7V/μmの非局在化定電界E0が使用され、且つ、3V/μmの変調電界Emが使用された。
電界吸収変調器の動作の原理は、所謂、量子閉じ込めシュタルク効果(QCSE)に基づいている。
又、開示される電界吸収変調器及びTOF深度画像化システムを使用する方法も提供される。電界吸収変調器は、光(例えば、電磁スペクトルの短波赤外領域、近赤外領域、又は可視領域内の波長を有する光)の変調を必要としている様々な用途において使用されうる。このような用途は、開示される電界吸収変調器のいずれかを光によって照明するステップと、電界吸収変調器を通じた光の透過を変調するべく、望ましい周波数を特徴とする発振電圧信号を印加するステップと、を伴っている。
(150MHz飛行時間3D−SWIRカメラ)
この例は、1550nmの短波赤外線(SWIR)において動作する第1の3D飛行時間(ToF)カメラの結果を提示している。これは、150MHzの変調周波数を有する後面ミラー及びErドーピングされたファイバレーザー増幅器(EDFA:Er Doped Fiber laser Amplifier)を有する面法線型空洞なし電界吸収変調器を含む。フィールドプログラム可能なゲートアレイ(FPGA:Field Programmable Gate Array)は、EDFAとの関係において変調器のドライバ上において4つの直交位相シフトを生成する。この結果、市販のSWIRカメラが、3Dカメラに変化する。4mmの対物レンズは、照明されたシーンからの反射光を変調器の後面上にマッピングする。そして、後面からの反射光が、50mmのカメラレンズにより、SWIRカメラの320×256ピクセル画像センサ上にマッピングされる。これらの結果が、設計詳細事項及びシステム性能の説明と共に、以下において提示される。SWIRカメラに対して深度次元を追加する能力は、SWIR用途の多様性を大幅に増大させる。
Claims (23)
- 物体の深度画像を提供するTOF深度画像化システムであって、
波長λ及び変調周波数fを特徴とする振幅変調された光によって物体を照明するように構成された光源と、
前記物体からの反射光を受光すると共に前記変調周波数fによって変調するように構成された面法線型電界吸収変調器であって、
半導体の上部ドープ層と、
前記上部ドープ層とは反対の極性を有する半導体の下部ドープ層と、
前記上部及び下部ドープ層の間の活性層であって、前記活性層は、交互に変化する量子井戸及び障壁を提供するように構成された半導体の複数のサブ層を有する超格子構造として構成され、且つ、非局在化された電子−正孔挙動を示すように構成された量子井戸を有する、活性層と、
を有し、光学空洞を有してはいない面法線型電界吸収変調器と、
前記面法線型電界吸収変調器からの変調された反射光を受光及び検出するように構成された画像センサと、
を有するTOF深度画像化システム。 - 前記光源との電気的通信状態ある第1ドライバと、前記面法線型電界吸収変調器との電気通信状態にある第2ドライバと、前記第1及び第2ドライバ及び前記画像センサとの電気的通信状態にあるタイミングコントローラと、を更に有する請求項1に記載のTOF深度画像化システム。
- 前記活性層は、電磁スペクトルの近赤外領域内の波長を有する光を吸収するように構成される請求項1に記載のTOF深度画像化システム。
- 前記活性層は、電磁スペクトルの短波赤外線領域内の波長を有する光を吸収するように構成される請求項1に記載のTOF深度画像化システム。
- 前記半導体の複数のサブ層は、III/V族合金から構成される請求項3に記載のTOF深度画像化システム。
- 前記半導体の複数のサブ層は、InGaAs/InGaAsP/InGaAsP/InGaAsのマルチ層構造又はInAlAs/InGaAsP/InAlAs/InGaAs/InPのマルチ層構造を有する請求項4に記載のTOF深度画像化システム。
- 前記活性層は、電磁スペクトルの中波又は長波赤外領域内の波長を有する光を吸収するように構成されており、更には、前記半導体の複数のサブ層は、GaSb基材に対して格子整合された、或いは、GaSb基材に対して歪均衡化された、InGaAsSb/InGaSbのマルチ層構造を有する請求項1に記載のTOF深度画像化システム。
- 前記活性層は、電磁スペクトルの紫外領域内の波長を有する光を吸収するように構成されており、且つ、更には、前記半導体の複数のサブ層は、InGaN/GaN/AlGaInNのマルチ層構造を有する請求項1に記載のTOF深度画像化システム。
- 前記活性層は、半導体の少なくとも2つの量子井戸サブ層から構成された階段型量子井戸を有し、前記少なくとも2つの量子井戸サブ層は、異なる組成を有する請求項1に記載のTOF深度画像化システム。
- 前記階段型量子井戸は、2段階の階段型量子井戸である請求項9に記載のTOF深度画像化システム。
- 前記2段階の階段型量子井戸は、第1のGaAs量子井戸サブ層と、第2のAlxGa1-xAs量子井戸サブ層と、から構成されており、且つ、前記障壁は、AlxGa1-xAs障壁から構成される請求項10に記載のTOF深度画像化システム。
- 前記活性層は、タイプIIヘテロ接合を有する量子井戸を有する請求項1に記載のTOF深度画像化システム。
- 前記活性層は、半導体の単一層から構成された正方形量子井戸を有し、且つ、前記TOF深度画像化システムは、非局在化定電界を実現するべく、前記面法線型電界吸収変調器に非局在化定電圧を印加するように構成された電圧供給源を更に有する請求項1に記載のTOF深度画像化システム。
- 前記活性層は全体厚さLを有し、前記全体厚さLは、前記面法線型電界吸収変調器の深度分解能係数Kの最小値を提供する、請求項1に記載のTOF深度画像化システム。
- 前記活性層の前記全体厚さLは、前記活性層が、非局在化された電子−正孔挙動を示すように構成された量子井戸を有していない場合に前記深度分解能係数Kの値が極小化されることになる値よりも大きい請求項14に記載のTOF深度画像化システム。
- 前記活性層は全体厚さLを有し、前記全体厚さLは、1μm〜20μmの範囲内である請求項1に記載のTOF深度画像化システム。
- 前記面法線型電界吸収変調器は、シングルパス電界吸収変調器として構成される請求項1に記載のTOF深度画像化システム。
- 前記面法線型電界吸収変調器は、ダブルパス電界吸収変調器として構成される請求項1に記載のTOF深度画像化システム。
- 前記面法線型電界吸収変調器は、第1面積を特徴としており、且つ、前記画像センサは、第2面積を特徴としており、且つ、前記第2面積に対する前記第1面積の比率は、1未満である請求項1に記載のTOF深度画像化システム。
- 短波赤外線カメラを更に有し、前記画像センサは、前記短波赤外線カメラのコンポーネントである請求項1に記載のTOF深度画像化システム。
- 前記変調周波数fは、少なくとも50MHzである請求項1に記載のTOF深度画像化システム。
- TOF深度画像化の方法であって、
物体からの反射光を生成するべく、波長λ及び変調種波数fを特徴とする振幅変調された光によって前記物体を照明するステップと、
変調された反射光を生成するべく、面法線型電界吸収変調器を使用して前記物体からの前記反射光を変調するステップであって、前記面法線型電界吸収変調器は、
半導体の上部ドープ層と、
前記上部ドープ層とは反対の極性を有する半導体の下部ドープ層と、
前記上部及び下部ドープ層の間の活性層であって、前記活性層は、交互に変化する量子井戸及び障壁を提供するように構成された半導体の複数のサブ層を有する超格子構造として構成され、且つ、非局在化された電子−正孔挙動を示すように構成された量子井戸を有する、活性層と、
を有し、光学空洞を有してはいない、ステップと、
画像センサを介して前記面法線型電界吸収変調器から前記変調された反射光を検出するステップと、
を有する方法。 - 前記活性層は、半導体の少なくとも2つの量子井戸サブ層から構成された階段型量子井戸を有し、前記少なくとも2つの量子井戸サブ層は、異なる組成を有する。または、
前記活性層は、タイプIIヘテロ接合を有する量子井戸を有する。または、
前記活性層は、半導体の単一層から構成された正方形量子井戸を有し、前記TOF深度撮像システムは、非局在化定電圧を前記面法線型電界吸収変調器に印加して非局在化定電界を実現するように構成された電圧供給源をさらに有する、
