Description
The present invention relates to a probe, a probe card, and a contact inspection device used for a current test of a semiconductor integrated circuit.
DRAM(Dynamic Random Access Memory)やSRAM(Static Random Access Memory)等の半導体メモリーに代表される半導体集積回路には突起(BUMP形状)電極を有するものがある。
Some semiconductor integrated circuits represented by semiconductor memories such as DRAM (Dynamic Random Access Memory) and SRAM (Static Random Access Memory) have a bump (BUMP shape) electrode. The following documents are related to the conventional contact inspection device used for examining the characteristics of this type of semiconductor integrated circuit (
The conventional contact inspection apparatus is configured such that the
As described above, the conventional contact inspection device has a configuration in which the tip of the probe is in vertical contact with the surface of the protruding electrode. That is, the tip of the probe basically does not scrub the surface of the protruding electrode. Therefore, the contamination generated during the inspection easily adhered to the tip of the probe.
In this case, it is necessary to frequently clean the tip portion of the probe to remove the attached contamination. If the probe is used continuously without this cleaning, the contact resistance value of the probe becomes large, and the inspection accuracy deteriorates.
Against this background, in
However, the probe disclosed in
An object of the present invention is to provide a probe which is less likely to be contaminated at the tip portion of a probe due to contamination generated during inspection, and which can improve the contact property with an object to be inspected, a probe card including the probe, and a contact inspection device. To do.
In order to solve the above problems, the probe of the first aspect of the present invention is a probe for inspecting the inspected object by contacting and separating from the inspected object, wherein the probe is the inspected object. The sliding part includes: a main body part that is elastically deformed by receiving a pressing force; and a sliding part that is located at one end side of the main body part and that comes into contact with the object to be inspected and slides under the pressing force. Has an inclined portion that intersects with the direction of the pressing force, and the inclined portion slides in a state of being in contact with the object to be inspected.
According to this aspect, the probe includes a sliding portion that comes into contact with the object to be inspected and slides by receiving a pressing force toward the object to be inspected, and the sliding portion further has a direction of the pressing force. It has inclined portions that intersect with each other, and is configured to slide (scrub) while being in contact with the object to be inspected. Therefore, the contamination generated during the inspection hardly adheres to the tip portion of the probe, and the increase in the contact resistance value of the probe can be suppressed even if the contact inspection is repeated. Also, a self-cleaning effect can be expected by scrubbing.
Further, since the inclined portion of the sliding portion slides in a state of being in contact with the object to be inspected, it is possible to improve the contact property with the object to be inspected. It is particularly effective for the bump electrode.
The probe of the second aspect of the present invention is characterized in that, in the first aspect, the inclined portion is formed in a planar shape or a linear shape.
According to this aspect, since the inclined portion is formed in a planar shape or a linear shape, the contact area or the contact length is larger than that of the conventional probe by the point contact, and the contact property with the inspection object is improved. Can be made
Further, the probe in which the inclined portion is formed in a linear shape has an effect of easily scraping the oxide film on the surface of the object to be inspected by the scrubbing operation.
The probe of the third aspect of the present invention is characterized in that, in the first aspect or the second aspect, the main body portion is bent so as to have two or more bending points.
According to this aspect, since the main body is bent so as to have two or more bending points, the sliding portion of the probe with respect to the protruding electrode is arranged along the inclination of the inclined portion from the first contact point with the protruding electrode. The operation of scrubbing toward the outside of the protruding electrode can be easily realized. This can further reduce the risk of contamination being attached to the probe.
The probe of the fourth aspect of the present invention is characterized in that, in any one of the first to third aspects, the tip position of the probe is displaced from the center position of the probe.
Here, the “probe tip position” means the position on the scrubbing side that is in contact with the protruding electrode and is closest to the inspected object when not in contact.
The "center position of the probe" is the center of the base end side portion which is the support end of the probe, and means the operating position of the force applied to the support end of the main body portion which is elastically deformed by the pressing force.
According to this aspect, since the tip position of the probe is deviated from the center position of the probe, a rotational moment acts on the main body portion, and the main body portion bends and deforms. Accordingly, it is possible to easily realize that the sliding portion of the probe that is in contact with the protruding electrode is operated to scrub toward the outside.
A probe of a fifth aspect of the present invention is the probe according to any one of the first aspect to the fourth aspect, wherein the inclined portion is located behind the tip position of the probe in the scrubbing operation direction. Characterize.
According to this aspect, since the scrubbing operation is performed in a state where the main body portion pulls or pushes out the sliding portion located on the rear side, it is possible to further improve the contactability with the object to be inspected.
A probe according to a sixth aspect of the present invention is characterized in that, in any one of the first to fifth aspects, the sliding portion is supported by the main body portion in a cantilever structure. ..
According to this aspect, since the sliding portion is supported by the main body portion in a cantilever structure, the elastic deformation of the main body portion is facilitated, and the contact between the sliding portion and the object under inspection during scrubbing is further improved. Can be made
A probe according to a seventh aspect of the present invention is characterized in that, in the sixth aspect, the sliding portion and the main body portion are V-shaped with the tip position of the probe as an apex.
According to this aspect, since the sliding portion and the main body portion have a V-shape with the tip position of the probe as an apex, the oxide film on the surface of the inspected object is easily scraped off, and the inspected object during the scrubbing operation is performed. The contact property with can be further improved.
A probe according to an eighth aspect of the present invention is characterized in that, in any one of the first to seventh aspects, the main body portion of the probe is plate-shaped.
According to this aspect, since the main body portion of the probe is plate-shaped, it is possible to position the main body portion and the sliding portion in a planar space having a predetermined thickness between the opposing plate surfaces. This makes it easier to guide the direction in which the sliding portion scrubs during the inspection to the direction along the inclined portion. Further, it is possible to reduce the risk that the probes interfere with each other during the inspection, and to mount the probes at a high density.
A probe card according to a ninth aspect of the present invention is characterized by including the probe according to any one of the first to eighth aspects.
According to this aspect, as the probe card in the contact inspection device, the effects of the first to eighth aspects of the probe can be obtained.
A contact inspection apparatus according to a tenth aspect of the present invention is a mounting part on which an object to be inspected having protruding electrodes is mounted, a probe card including a probe, and the protrusion of the object to be inspected on the mounting part. An electrode and a drive unit that changes the relative position of the probe card so that the probe card can be brought into contact with and separated from the probe card, by contacting the probe with respect to the protruding electrode of the DUT placed on the placing unit. A contact inspection apparatus for conducting an electric current inspection, wherein the probe is a probe according to any one of the first to eighth aspects.
According to this aspect, as the contact inspection device, the effects of the first to eighth aspects of the probe can be obtained. That is, the contamination generated during the inspection hardly adheres to the tip portion of the probe, and the increase in the contact resistance value of the probe can be suppressed even if the number of times of the contact inspection is repeated.
Further, since the inclined portion of the sliding portion slides in a state of being in contact with the object to be inspected, it is possible to improve the contact property with the object to be inspected.

Next, based on the graph of the relationship between the number of contact inspections and the contact resistance value shown in FIG. 9, the transition of the contact resistance value according to the number of contact inspections of the
Comparative Example 1 in FIG. 9 represents a conventional probe that scrubs with a vertical contact type. In addition, Comparative Example 2 in FIG. 9 represents a conventional probe which is also of the type in which contacts are made vertically and whose tip extends and contracts with a spring. Furthermore, the product of the present invention in FIG. 9 represents the
As is clear from FIG. 9, in Comparative Example 1, the contact resistance value sharply increases as the number of contact inspections increases. Further, in Comparative Example 2, the amount of increase in the contact resistance value is smaller than that in Comparative Example 1, but like Comparative Example 1, the contact resistance value gradually increases as the number of contact inspections increases.
On the other hand, it can be seen that the product of the present invention can maintain a small contact resistance value as it is even if the number of contact inspections is repeated. It is considered that this is because the sliding
Further, since the present invention can be expected to have a self-cleaning effect, it is considered that such a result is obtained.
Further, according to the
Furthermore, in the present embodiment, the sliding

That is, in the second embodiment, the cross-sectional shape of the sliding
The
[Third Embodiment] (See FIG. 7)
In the
Therefore, the configuration of the

Along with this, in the first embodiment, the S-shaped curve in a side view is bent to the right in the range from the bending point Q1 to the bending point Q2 and to the left in the range from the bending point Q2 to the apex P. In contrast to the shape, the third embodiment bends leftward in the range from the bending point Q1 to the bending point Q2 and bends rightward in the range from the bending point Q2 to the apex P. It is formed in a Z-shaped curved shape in a side view in a direction opposite to that of the first embodiment.
Further, in the third embodiment, unlike the first embodiment, the sliding
Then, in the
The

Further, as shown in FIG. 8, the
