An object of the present invention made in view of such a point is to provide a stress sensor capable of improving the detection capability and a manufacturing method thereof.

Embodiments according to the present invention will be described below with reference to the drawings. In addition, in the embodiment according to the present invention, it is assumed that the diaphragm is deformed by the adsorption of the substance to the film (sensitive film) arranged on the surface of the diaphragm, and the stress is generated in the diaphragm. Also, the drawings used in the following description are schematic.
FIG. 1 is a top view showing a schematic configuration of a stress sensor 1 according to an embodiment of the present invention, and FIG. 2 is a sectional view taken along line LL of the stress sensor 1 shown in FIG. In the present specification, it is assumed that the positive direction of the z-axis is the upper side and the negative direction of the z-axis is the lower side.
応力センサ1は、例えばSOI(Silicon on Insulator)基板を用いて製造される。
The stress sensor 1 includes a
The
The
To make the thickness of the
When a substance to be detected is adsorbed on the surface of the
The
The resistance values of the
The
In the example shown in FIG. 1, the
Further, in the present embodiment, the stress sensor 1 includes four
Further, instead of the piezoresistive element, another piezoelectric element may be used as a detection unit that detects the stress generated in the
Next, the stress generated in the
As shown in FIG. 3, when the
Specifically, the region C of the
As described above, in the stress sensor 1 according to the present embodiment, the stress generated in the region near the
Further, since the stress sensor 1 according to the present embodiment has the
Further, the
Moreover, the Young's modulus of the
The Young's modulus of the
In addition, in this embodiment, the height of the
(Stress sensor manufacturing process)
Next, an example of a manufacturing process of the stress sensor according to the embodiment of the present invention will be described with reference to FIGS. In each constituent element shown in FIGS. 4 to 10, the same constituent element is designated by the same reference numeral.
(1) Preparation of SOI Substrate First, an SOI substrate used for manufacturing a stress sensor is prepared. FIG. 4 shows a schematic structure of an SOI substrate used for manufacturing the stress sensor according to the embodiment of the present invention. As shown in FIG. 4, the
(2) Formation of Diffusion Wiring (Highly Doped Layer) Next, diffusion wiring is formed on the
(3) Formation of piezoresistive elements (lowly doped layer) After removing the
(4) Formation of Metal Wiring The
(5) Formation of convex portion After removing the
(6) Formation of Diaphragm After turning the
(7) Formation of Sensitive Film The
Although the
