Description
The present invention relates to a method for cutting a workpiece, a method for cutting a silicon single crystal, and a method for manufacturing a silicon wafer.
2. Description of the Related Art Conventionally, a band saw apparatus for manufacturing a wafer by cutting a silicon single crystal as a work has been known (for example, see Patent Document 1).
The band saw device of
In a band saw device as disclosed in
An object of the present invention is to provide a method of cutting a workpiece, a method of cutting a silicon single crystal, and a method of manufacturing a silicon wafer, which can extend the life of a blade.
As a result of intensive studies, the inventor of the present invention has estimated the cause of the shortened blade life when using industrial water as follows.
Hard water contains more calcium, magnesium and iron than soft water. The higher the hardness (the more impurities), the more easily problems such as reduced washing and rinsing ability and adhesion to equipment occur. Soft water is more likely to remove dirt than hard water.
Industrial water contains more impurities such as calcium and magnesium and has higher hardness than RO water (Reverse Osmosis water, water from which impurities are removed by a reverse osmosis membrane (0.0001 μm ultrafine particle filter)). . When such industrial water is used for cutting, impurities may adhere to the blade, but since the hardness is high, the adhered impurities are difficult to remove. The temperature of the RO water is controlled at about 20 ° C. or higher. However, the temperature of industrial water is not controlled, so that the temperature of the water may fluctuate in a range of 5 ° C. to 30 ° C. If it is less than the value, there is a possibility that the ability to remove sludge and the like attached to the blade is reduced.
If impurities or sludge adhere to the blade, the blade becomes poorly sharp. If the cutting of the work is continued in this poor sharpness state, it is estimated that the blade is continuously pressed by the work even though the work is not cut, so that the blade is loaded and warped or cracked.
The present invention has been completed based on the above findings.
That is, the work cutting method of the present invention is characterized in that the work is cut while supplying RO water having a water temperature of 21 ° C. to 40 ° C. to the blade of the band saw.
According to the present invention, compared to industrial water, impurities such as calcium are less, and RO water controlled at a water temperature of 20 ° C. or higher is supplied to the blade, so that the adhesion of impurities to the blade can be suppressed, and sludge and the like can be suppressed. Even if it adheres, it can be removed with RO water. In particular, by controlling the temperature of the RO water to 21 ° C. or more and 40 ° C. or less, the ability to remove sludge can be improved. Therefore, it is possible to prevent the sharpness of the blade from being deteriorated, and it is possible to reduce the load on the blade during cutting of the work. As a result, warpage and cracking of the blade can be suppressed, and a longer life can be achieved.
In the work cutting method of the present invention, the blade includes an endless belt, a cutting blade provided on one end side of the endless belt in the width direction, and configured by electrodepositing abrasive grains. It is preferable that it is formed so that it becomes thicker toward the cutting edge.
If the cutting blade is formed to have the same thickness in the vertical direction (width direction of the endless belt), the entire surface of the cutting blade is almost in close contact with the cut surface of the work during cutting, so that RO water does not reach the cutting edge. There is a risk. In this case, the cleaning and cooling of the cutting edge cannot be performed sufficiently, and the cutting edge may be damaged immediately.
In the present invention, the cutting blade is formed so as to be thicker toward the blade edge, that is, so as to be thicker from the other end side in the width direction of the endless belt toward one end side. The distance between the surface and the cut surface of the work can be increased as the distance from the cutting edge increases. Therefore, the RO water can be delivered to the cutting edge, the cleaning and cooling of the cutting edge can be sufficiently performed, and breakage of the cutting edge can be suppressed.
In the method for cutting a silicon single crystal of the present invention, when obtaining an evaluation sample for evaluating the quality of a silicon wafer obtained from a silicon single crystal, RO water having a water temperature of 21 ° C or more and 40 ° C or less is applied to a blade of a band saw. The silicon single crystal is cut while being supplied.
In the method for cutting a silicon single crystal according to the present invention, the blade includes an endless belt, and a cutting blade provided on one end side in a width direction of the endless belt and configured by electrodepositing abrasive grains. The blade is preferably formed so as to become thicker toward the blade edge.
The method for manufacturing a silicon wafer of the present invention includes a step of evaluating the quality of an evaluation sample obtained by the above-described method for cutting a silicon single crystal, and a method for evaluating the quality of a silicon single crystal based on the evaluation result of the evaluation sample. Evaluating the quality of the wafer.
According to the method for cutting a silicon single crystal of the present invention, since the silicon single crystal is cut using a method capable of suppressing the warpage and cracking of the blade, it is possible to obtain an evaluation sample with reduced in-plane thickness variation. .
Here, the quality evaluation results such as the oxygen concentration and the resistivity differ between the case where the thickness of the evaluation sample varies in the plane and the case where the thickness does not vary. Therefore, the quality of a silicon wafer whose thickness does not vary in the plane cannot be appropriately evaluated using the evaluation result of the evaluation sample in which the thickness varies in the plane.
According to the method for manufacturing a silicon wafer of the present invention, it is possible to evaluate an evaluation sample in which variation in thickness in a plane is suppressed, so that the quality of the silicon wafer can be appropriately evaluated based on the evaluation of the evaluation sample.

Next, a method for manufacturing a silicon wafer using the band saw 1 will be described.
The method for manufacturing a silicon wafer includes a work processing step and a wafer manufacturing step.
In the work processing step, after the outer peripheral surface of the silicon single crystal S is ground, an evaluation sample SB1 and a product block SB2 are cut out from the silicon single crystal S as shown in FIG.
Specifically, the silicon single crystal S is fixed at a position where the silicon single crystal S can be cut using a stand (not shown), and the cutting unit holding means is lowered while the

Thereafter, another position of the silicon single crystal S is cut using the band saw 1 to obtain a plurality of blocks SB. Next, the end of each block SB is cut using the band saw 1 to obtain an evaluation sample SB1 and a product block SB2. The thickness of the evaluation sample SB1 is preferably the same as the thickness of the silicon wafer obtained from the product block SB2. Further, the number of evaluation samples SB1 may be one, or two or more. The evaluation sample SB1 may be obtained from only one end of the block SB, or may be obtained from both ends.
Then, the quality such as the oxygen concentration and the resistivity of the evaluation sample SB1 is evaluated in the evaluation process, and the quality of the silicon wafer obtained from the same block SB as the evaluation sample SB1 is evaluated based on the evaluation result.
In the present embodiment, since the block SB is cut while supplying the RO water, as described above, the warpage of the
On the other hand, in the wafer manufacturing process, a slicing process of cutting the product block SB2 using a wire saw (not shown) is performed to obtain a plurality of silicon wafers. Thereafter, a lapping process for flattening the silicon wafer, an etching process for removing distortion, and a polishing process for mirror finishing are performed, thereby completing the manufacture of the silicon wafer.

[Modification]
It should be noted that the present invention is not limited only to the above embodiment, and various improvements and design changes can be made without departing from the spirit of the present invention.
For example, instead of the

When the silicon single crystal S is cut by using such a
In addition, even if ultrapure water is used instead of RO water, it is considered that the same effect as in the above-described embodiment can be obtained because it is the same in that the amount of impurities is smaller than that of industrial water. From this viewpoint, it is preferable to use RO water.

Next, the present invention will be described in more detail with reference to examples, but the present invention is not limited to these examples.
[Experiment 1: Investigation of relationship between type of cutting water, blade shape and blade life]
First, a band saw (a fully automatic band saw cutting machine manufactured by Shin Nippon Kogyo Co., Ltd.) as shown in FIG. 1 was prepared.
Further, a blade as shown in FIGS. 2A and 2B (hereinafter, referred to as “inverted taper type blade”) and a blade as shown in FIG. 7 (hereinafter, referred to as “straight type blade”) were prepared. . As the endless belt of the reverse taper type blade and the straight type blade (hereinafter, referred to as “both types of blades”), those having a thickness TB of 0.5 mm were used. The cutting blades of both types of blades are provided by electrodepositing diamond abrasive grains, and the shape of the cutting blade in a front view is a triangle as shown in FIG. α was 90 °, the base length W was 5 mm, and the interval D between the cutting blades was 3 mm. Further, a reverse tapered blade of the cutting blade tip width (width of the blade edge) TK1 and 1.0 mm, the straight-through type blade of the cutting blade tip width (width of the blade edge) TK2 was 0.85 mm.
In addition, as shown in Table 1 below, industrial water and RO water used for cutting water were prepared. In Table 1, the units of physical properties other than electric conductivity and water temperature are mg / L.
25mm/min
Using the above band saw and cutting water, three silicon single crystals were cut by three under the conditions of Comparative Examples 1 and 2 and Examples 1 and 2 shown in Table 2 below.
The cutting conditions were as follows.
Cutting speed (blade descending speed): 25 mm / min
Circumferential speed (blade rotation speed): 1200 m / min
Pulley tension: 2.0MPa
Cutting interval: Same interval as when obtaining the evaluation sample
Then, the number of silicon wafers (hereinafter, referred to as “wafer”) obtained until the blade is cracked or warped is determined, and the average number of the three cuts is evaluated as the life of the blade. It was evaluated as the cause of life out. Table 2 shows the evaluation results.
Here, when chipping (chip on the end face) occurred on the wafer, the cutting device was temporarily stopped and the presence or absence of cracks on the entire circumference of the blade was checked. Further, the warpage of the band saw is constantly measured during the cutting, but the thickness variation in the wafer surface after the cutting exceeds the standard (exceeds the allowable value (the thickness standard is 1.3 ± 0.2 mm). )) Sometimes, it was determined that the blade was warped when the wafer was cut.
From a comparison between Comparative Example 1 using a straight type blade and Example 1 and a comparison between Comparative Example 2 using a reverse taper type blade and Example 2, it was found that even when any type of blade was used, industrial water was used. It was also confirmed that the use of RO water can extend the life of the blade.
Also, from a comparison between Example 1 and Example 2, it was confirmed that using a reverse-tapered blade could extend the life of the blade rather than using a straight blade. From this, it is considered that the cleaning and cooling of the cutting edge are performed more effectively in the reverse taper type blade than in the straight type blade.
[Experiment 2: Investigation of the relationship between the temperature of the RO water and the state of adhesion of foreign matter in the blade and the RO water supply pipe]
First, 20 new reverse-tapered blades (hereinafter simply referred to as “blades”) having the same shape as in Example 2 were prepared. Then, the emissivity of the surface of the blade at the cutting blade side end was measured. An emissivity meter (model: TSS-5X) manufactured by Japan Sensor Co., Ltd. was used for the measurement of the emissivity. Emissivity at this time was 0.2 5.
Next, after attaching this blade to the same band saw as in
Similarly, prepare RO water whose water temperature is adjusted to 15 ° C., 18 ° C., 20 ° C., 21 ° C., 24 ° C., 27 ° C., 30 ° C., 40 ° C., and 50 ° C., and use two new blades at each water temperature. Was used to cut out 200 silicon slag wafers at a time.
Then, the emissivity of the surface of the blade used in the cutting was measured, and the average of the measured values was determined for each water temperature. The emissivity was measured because the emissivity tended to increase as the amount of foreign matter such as sludge adhering to the blade surface increased, and it was thought that the emissivity could be used to evaluate the ability of RO water to remove foreign matter. is there. FIG. 8 shows the average value of the emissivity at each water temperature.
As shown in FIG. 8, when the water temperature is 18 ° C. or less, an emissivity of 0.5 6 on more than, with significantly increased from the value before cutting. This is presumably because the ability of the RO water to remove foreign matter was low, and a large amount of foreign matter adhered to the blade surface during cutting.
On the other hand, if the water temperature is below 40 ° C. 21 ° C. or higher, the emissivity is 0.4 1 hereinafter, increase from the previous cutting was smaller than in the case of 18 ° C. or less. In particular, if the water temperature is below 40 ° C. 24 ° C. or higher, the emissivity is below 0.3 5 or less, was significantly smaller increase from the previous cut. Furthermore, foreign matter hardly adhered to the RO water supply pipe. This is presumably because the RO water has a high foreign matter removing ability, and most of the foreign matter attached to the blade surface and the RO water supply pipe has been removed.
Also, if the water temperature is 50 ° C., emissivity is increased than in the case of 40 ° C. becomes 0.3 5. This is presumably because the foreign matter once removed from the blade surface was reattached to the blade surface when the water temperature reached 50 ° C. In addition, more foreign substances adhered to the RO water supply pipe than at 40 ° C. It is considered that this is because, when the temperature is increased, foreign matter is easily eluted from the pipe (such as ionization of metal) when the RO water from which impurities are removed passes through the RO water supply pipe.
From the above, by using RO water having a water temperature of 21 ° C. or more and 40 ° C. or less, preferably 24 ° C. or more and 40 ° C. or less, the blade can be removed with a high removal ability without adversely affecting the RO water supply pipe due to the adhesion of foreign matter. It was confirmed that foreign substances on the surface could be removed.
