メトキシポリエチレングリコールモノメタクリレート(日油株式会社製PME−400)とアクリル酸(大阪有機化学工業株式会社製)との共重合体:重量平均分子量Mw6800(モル比90/10)(以下、「カルボキシル基を含むポリオキシアルキレン化合物A1」と呼ぶ)0.2質量%を含有する添加液用貯蔵液500gと、セリウム水酸化物スラリ用貯蔵液50gと、水450gとを混合することにより、表1に記載される組成のCMP用研磨剤(1000g)を調製した。当該CMP用研磨剤は、セリウム水酸化物を含む砥粒を0.05質量%、カルボキシル基を含むポリオキシアルキレン化合物A1を0.1質量%含有する。

・CMP用研磨剤流量:200mL/min
・被研磨基板:パターンが形成されていないブランケットウエハとして、厚さ1000nmの酸化珪素膜をシリコン基板上にプラズマCVD法で形成した基板と、厚さ200nmの窒化珪素膜をシリコン基板上にCVD法で形成した基板とを用いた。
・研磨パッド:独立気泡を有する発泡ポリウレタン樹脂(ローム・アンド・ハース・ジャパン株式会社製、型番IC1010)、ショアD硬度=60
・研磨圧力:20kPa(3.0psi)
・基板及び研磨定盤の回転数:基板/研磨定盤=93/87min−1
・研磨時間:1min
・ウエハの洗浄及び乾燥:CMP処理後、PVC(ポリ塩化ビニル)ブラシによる洗浄を行い、続いて、スピンドライヤで乾燥させた。

Rotation speed of substrate and polishing surface plate: Substrate / polishing surface plate = 93/87 min −1
・ Polishing time: 1 min
-Cleaning and drying of wafer: After CMP treatment, cleaning with a PVC (polyvinyl chloride) brush was performed, followed by drying with a spin dryer.
(ブランケットウエハ研磨速度の測定)
前記条件で研磨及び洗浄した各被研磨膜(酸化珪素膜、窒化珪素膜)の研磨速度(酸化珪素膜の研磨速度:SiO2RR、窒化珪素膜の研磨速度:SiNRR)を下記式より求めた。また、研磨選択比SiNRR/SiO2RRを求めた。なお、研磨前後での各被研磨膜の膜厚差は、光干渉式膜厚装置(フィルメトリクス社製、商品名:F80)を用いて求めた。
(研磨速度:RR)=(研磨前後での各被研磨膜の膜厚差(nm))/(研磨時間(min))
