Description
The present invention relates to a method of manufacturing an electronic component mounting board on which a heat radiating member for radiating heat generated from an electronic component attached to a surface is attached.
BACKGROUND Electronic components such as semiconductor elements and capacitors and light emitting elements such as light emitting diodes (LEDs) are used in backlights for mobile phones and liquid crystal televisions, and are often used by being mounted on electronic component mounting substrates.
There are various types of electronic component mounting boards, for example, terminal members are integrated by resin molding, formed by bending lead frames, and printed circuit boards are used as a base. And so on. Of these, considering heat dissipation, miniaturization, cost, etc., an electronic component mounting board based on a printed wiring board is desired.
In recent years, electronic devices have become smaller and more complicated, and in order to cope with such electronic devices, substrates such as printed wiring boards are required to be flexible substrates that can be bent. There is a case.
In
However, the through-hole provided in the electronic component mounting board by the punching die or the like of the cited
When the metal block is inserted and attached to the through hole as in the light emitting element mounting substrate of
In addition, the metal block may fall out of the through-hole, and if the metal block is separated from the electronic component, the heat dissipation of the electronic component will be weakened, the electronic component will be damaged due to high temperature, and the continuity of the light emitting element mounting substrate will be faulty. Cause.
An object of the present invention is to solve the above-mentioned problems and provide a method for manufacturing a substrate for mounting an electronic component in which the metal block does not shift or fall off from the inside of the through hole even when used for many years. There is to do.
The method for manufacturing an electronic component mounting board according to the present invention includes a metal block processing step for forming a V groove for separating a metal block on a metal plate, and a conductive layer on at least the surface side of an insulating layer made of a resin plate. A through-hole forming step of forming a through-hole in the base material portion, and separating the metal block from the opening side of the V-groove of the metal plate with respect to the through-hole on the surface side of the base material portion; made, the metal block inserting step of inserting into the V-groove is formed by laser processing intermittently irradiated, characterized that you form a groove along the vertical direction on the side surface of the metal block And
As one aspect of the method for manufacturing an electronic component mounting substrate of the present invention, for example, in the metal block insertion step, the base material portion and the metal plate are overlapped so that the through hole and the metal block overlap, Using a pressing jig corresponding to the position of the metal block, the metal block is separated by punching out a metal plate superimposed on the base material portion, and the metal block is inserted into the through hole. .
As one aspect of the method for manufacturing an electronic component mounting board of the present invention, for example, in the metal block insertion step, the metal block is separated by a mounting jig after separating the metal block from the metal plate on which the V-groove is formed. The metal block is inserted by being pushed into the through hole of the base material portion.
As one aspect of the method for manufacturing an electronic component mounting board of the present invention, for example, the mounting jig has a cavity for holding the metal block.
As one aspect of the method for manufacturing an electronic component mounting board of the present invention, for example, the mounting jig holds the metal block by an adhesive member.
As one aspect of the method for manufacturing an electronic component mounting substrate of the present invention, for example, after the metal block insertion step, a metal plating step of electrically connecting the metal block and the conductive layer by metal plating is provided. Yes.
As one aspect of the method for manufacturing an electronic component mounting substrate of the present invention, for example, in the metal block processing step, the diameter of one surface is smaller than the diameter on the surface side of the through hole, and the diameter of the other surface is the through hole. V-grooves for separating metal blocks larger than the diameter on the back side of the holes are formed.
As one aspect of the method for manufacturing an electronic component mounting substrate of the present invention, for example, the through hole forming step forms a tapered through hole in which a horizontal cross-sectional area decreases from the front surface side to the back surface side of the base material portion. is doing.
As one aspect of the method for manufacturing an electronic component mounting board of the present invention, for example, the metal block has a square frustum shape.
As one aspect of the method for manufacturing an electronic component mounting board of the present invention, for example, the through hole has a square opening edge.
In the method for manufacturing an electronic component mounting board according to the present invention, the metal block is tapered by forming a V-groove in the metal plate by the metal block processing step. The metal block is separated from the opening side of the V groove of the metal plate with respect to the through hole on the surface side of the base material part, and the metal block is caught in the through hole by inserting the metal block into the through hole. The metal block is not displaced from the material part, and heat generated from the electronic component is radiated through the metal block, and at the same time, the metal block and the electronic component mounted on the substrate surface can be prevented from being separated.
In addition, the surface area in the lateral direction of the metal block is increased by forming the V-groove of the metal plate by a laser processing method that intermittently irradiates, and forming the concave and convex groove portions along the vertical direction on the side surface of the metal block. As a result, the metal plating fills the through hole with the metal plating, whereby the holding force is increased, and the metal block is more firmly fixed in the through hole. Furthermore, since the gap between the metal block and the through hole is filled, heat dissipation is improved.
By electrically connecting the metal block and the conductive layer by metal plating in the metal plating step after the metal block penetrating step, conductivity and thermal conductivity are increased and the metal block is firmly fixed in the through hole. The
In the metal block insertion process, the base and the metal plate are overlapped so that the through hole and the metal block overlap, and the overlapped base is used using a mold having a pressing jig corresponding to the position of the metal block. By punching out the material part and the metal plate, the metal block can be easily separated from the metal plate having the V-groove. At the same time as the separation, the metal block can be inserted into the through hole, and the metal block can be separated and inserted continuously at a time.
Moreover, in a metal block insertion process, a metal block can be reliably inserted in a through-hole in a short time reliably by using an attachment jig. Moreover, since the attachment jig has a cavity corresponding to the position of the metal block, it is easy to arrange the metal block. Furthermore, if an adhesive is provided on the surface of the mounting jig, the metal block set on the mounting jig is held by the adhesive, and the metal block will fall off the mounting jig even if it receives an impact during assembly. There is nothing.
The present invention will be described in detail with reference to the illustrated embodiments.

The electronic
An edging process is performed on the front surface
Although it does not specifically limit as an insulating resin material which comprises the insulating
The thickness of the insulating

Although the actual electronic
In this embodiment, the through
The constituent material of the
3A is a schematic cross-sectional view when the
When the
In addition, as described above, the outer shape of the surface of the through
Furthermore, when many through-
The
The four sides of the
In order to insert the
At this time, in order to accurately align the
The metal piled up on the
At this time, as shown in FIG. 4B, the large-
The
Thus, when the
Moreover, as a method of inserting the
In order to insert the
Next, the
In the embodiment, as shown in FIGS. 5 (a) and 5 (b), the
Subsequently, as shown in FIG. 5C, the mounting jig G holding the
In the insertion process, when the through
In the present embodiment, the mounting jig G provided with one cavity G4 has been described. However, the mounting jig G in which a plurality of cavities G4 are arranged vertically and horizontally in accordance with the position of the through
Further, after the
Next, as shown in FIG. 6A, an etching resist is formed on the upper and lower surface
Subsequently, as shown in FIG. 6B, the portion of the surface
Further, as shown in FIG. 6C, by removing the etching resist 2i itself, the two
As shown in FIG. 1, it is preferable to form a
The
Further, the metal plating solution penetrates between the groove portion 3e of the
The
Further, since the light emitting element P is mounted on the
However, when only the
The removal of the oxide film of the
The thickness of the
Thus, it is desirable to form the
The light-emitting element P is an electronic component that generates a large amount of heat and is easily deteriorated by heat. However, the electronic
When the electronic
The constituent material of the
The thickness of the
In the electronic
FIG. 8 is a schematic cross-sectional view of the electronic component mounting substrate of Example 2. Only the front surface
