Claims (5)
前記準備工程後、前記減圧炉内を真空排気する一次減圧工程と、
前記一次減圧工程後、前記減圧炉内を1〜500Paの水素雰囲気にして、前記減圧炉外に前記減圧炉との間に開閉可能な隔壁を介して設置された金属線を加熱して、あるいは、前記減圧炉内に、前記搬送ステージ、冷却板及び熱板との間に開閉可能な隔壁を介して設置された金属線を加熱して、原子状水素を発生させる熱線式加熱工程と、
前記熱線式加熱工程後、前記金属線を前記1〜500Paの水素雰囲気下に保持したまま、前記減圧炉内雰囲気から前記隔壁により遮蔽する遮蔽工程と、
前記遮蔽工程後、前記減圧炉内を101.3×103Paより大きい圧力の水素雰囲気にして、接合温度まで加熱して前記はんだ材を溶融する加熱工程と、
前記加熱工程後、接合温度に保持したまま前記減圧炉内を再び真空雰囲気にしてはんだ融液中の気泡を除去する気泡除去工程と
