ガラス基板100は、複数のエッチングチャンバ16を順次通過しながら薄型化される。そして、最下流に配置されたエッチングチャンバ16を通過した後に、エアナイフ等によって液切りがされた上で洗浄チャンバ18に導入される。ガラス基板100は、洗浄チャンバ18において洗浄水によって洗浄される。その後エアナイフ等によって脱水処理がされてから排出部20に排出される。排出部20に排出されたガラス基板100は、オペレータまたはロボットによって回収されて後段の工程に移行される。

少なくとも前記スプレイ配管ユニットに対して前記エッチングチャンバの外側から駆動力を伝達するように構成された駆動ユニットと、

前記送液ユニット、前記エッチングチャンバ、および前記駆動ユニットが被処理基板の搬送方向に直交する幅方向に配列されており、
