Description
本発明の実施形態は、塗布装置、異物除去システム、塗布方法、および異物除去方法に関する。 Embodiments of the present invention relate to a coating apparatus, a foreign matter removal system, a coating method, and a foreign matter removal method.
In fine structures such as an imprint template, a mask substrate for photolithography, a semiconductor wafer, and MEMS (Micro Electro Mechanical Systems), fine asperities are formed on the surface of a substrate.
Here, as a method of removing foreign substances adhering to the substrate at the time of production or use of the substrate, there is known a cleaning method of supplying water, an alkaline solution, an acid solution or the like to the surface of the substrate.
Furthermore, ultrasonic vibration may be applied to the cleaning solution, or a mixture of gas and cleaning solution may be discharged onto the surface of the substrate.
However, when the uneven portion becomes finer, chemical damage caused by the cleaning solution can not be ignored, and a strong acid or alkali having a high cleaning effect can not be used. Also, physical damage caused by the cleaning solution may be a problem.
In addition, foreign matter may enter the inside of the fine uneven portion, and in such a case, removal of the foreign matter becomes more difficult.
Therefore, the template to which the particles are attached is pressed against the transferred substrate on which the particle removal film and the resin are laminated, and after curing the resin, the transferred substrate and the template are separated to transfer the particles to the transferred substrate side. A technology has been proposed (see, for example, Patent Document 1).

The
In this case, for example, the resin whose volume is reduced by heating, the resin whose volume is reduced by irradiation of ultraviolet light, the resin whose volume is reduced by pressure, the resin, and the
As resin which volume reduces by irradiation of an ultraviolet-ray, it can be set as the ultraviolet curing resin comprised, for example with a polyfunctional material and a photoinitiator.
The multifunctional material can have three or more functional groups.
The multifunctional material can be, for example, a multifunctional acrylate material as exemplified below.
Trimethylolpropane triacrylate,
Furthermore, tripentaerythritol acrylate (8 functional) or dendrimer acrylate can also be used.
If it is set as the ultraviolet curing resin containing a multifunctional material, the contraction rate at the time of curing can be increased.
In addition, it is possible to mix materials which cause a chemical reaction by heating and change in chemical structure to reduce molecular weight and cause volume contraction / reduction. When a material having such a chemical structure change is used, the reduction ratio (reduction ratio) can be increased, so that the effect of removing the trapped foreign matter is increased. Therefore, materials whose chemical structure changes are most suitable as cleaning materials.
Examples of the material whose chemical structure changes include monomers having a reactive group which causes a decomposition reaction by heating. In this case, for example, a reactive group which causes a decomposition reaction by heating may be added to the above-mentioned acrylate monomer or vinyl monomer. For example, an alicyclic structure such as an adamantyl group, a hydroxyadamantyl group, a tricyclodecane group, a norbornene group, or the like, 4 carbons, 7 carbons, 10 carbons, 13 carbons, 16 carbons,. It is possible to add an extended structure of a butyl tertiary group having (N = 0, 1, 2, 3...) Carbons as a reactive group. Moreover, it is also possible to combine with an alicyclic structure. By heating, ethyl alcohol or acetaldehyde turns into gas, which is vaporized to reduce and reduce the molecular weight. In addition, the addition of a hydroxy group causes a dehydration condensation reaction by heating to form water vapor, which is vaporized to reduce and reduce the molecular weight.
The photopolymerization initiator can be, for example, an alkylphenone photopolymerization initiator exemplified below.

As resin which volume increases by heating, irradiation of an ultraviolet-ray, and pressurization, it can be set as resin containing a foaming component, for example.
In this case, the resin containing the foaming component is heated, irradiated with ultraviolet light, and pressurized to cause foaming, thereby increasing the volume.
As a foaming component, an azo compound, a Schiff compound, a cyanine compound, a phthalocyanine compound, a quinazoline compound etc. can be illustrated, for example.
