Description
本発明は、プリント配線板用基材、プリント配線板及びプリント配線板用基材の製造方法に関する。 The present invention relates to a printed wiring board substrate, a printed wiring board, and a method for manufacturing a printed wiring board substrate.
絶縁性のベースフィルムと、導電層形成用のシード層とが積層されたプリント配線板用基材が知られている。このようなプリント配線板用基材として、ベースフィルムの一方の面にスパッタリング法を用いて厚み0.30μm以下のシード層を積層したプリント配線板用基材が提案されている(特開平9−136378号公報参照)。 A substrate for a printed wiring board in which an insulating base film and a seed layer for forming a conductive layer are laminated is known. As such a printed wiring board substrate, a printed wiring board substrate in which a seed layer having a thickness of 0.30 μm or less is laminated on one surface of a base film by using a sputtering method has been proposed (Japanese Patent Laid-Open No. Hei 9-). 136378).
一方、ベースフィルムの一方の面にパラジウムを含む触媒を付着させた後、無電解銅めっきによりシード層(無電解銅めっき層)を積層したプリント配線板用基材が知られている(例えば特開2005−183631号公報等参照)。また、上記無電解銅めっきに使用するめっき液として、銅イオン含有量が0.007mol/L以上0.160mol/L以下、ニッケルイオン含有量が0.001mol/L以上0.023mol/L以下のめっき液が知られている(国際公開第97/46731号参照)。 On the other hand, a substrate for a printed wiring board is known in which a catalyst containing palladium is attached to one surface of a base film, and then a seed layer (electroless copper plating layer) is laminated by electroless copper plating (for example, special features). No. 2005-183631 etc.). Moreover, as a plating solution used for the electroless copper plating, the copper ion content is 0.007 mol / L or more and 0.160 mol / L or less, and the nickel ion content is 0.001 mol / L or more and 0.023 mol / L or less. Plating solutions are known (see WO 97/46731).
しかしながら、特開平9−136378号公報に記載のプリント配線板用基材は、スパッタリング法を用いてシード層を形成しているので、真空設備を必要とし、設備の建設、維持、運転等に要する設備コストが高くなる。 However, since the printed wiring board substrate described in JP-A-9-136378 forms a seed layer using a sputtering method, it requires vacuum equipment and is required for construction, maintenance, operation, etc. of the equipment. Equipment costs increase.
On the other hand, since the substrate for printed wiring boards described in JP-A-2005-183631 forms a seed layer by electroless copper plating, no vacuum equipment is required. However, when a printed wiring board is manufactured using the substrate for a printed wiring board, a metal other than copper (hereinafter also referred to as “foreign metal”) such as palladium used as a catalyst or nickel contained in an electroless copper plating solution. Since it is difficult to be dissolved by the etching solution used when removing the seed layer between the conductive patterns, it tends to remain between the conductive patterns. Therefore, when using a substrate for a printed wiring board in which a seed layer is laminated by electroless copper plating, for example, if the interval between the conductive patterns is narrowed in order to increase the density of the circuit, insulation defects are likely to occur due to the remaining dissimilar metal. There is an inconvenience of becoming.
本発明は、上述のような事情に基づいてなされたものであり、低コストで製造でき、かつ導電パターン間の異種金属の残存を抑制できるプリント配線板用基材、プリント配線板及びプリント配線板用基材の製造方法を提供することを目的とする。 The present invention has been made based on the above-described circumstances, and can be manufactured at a low cost and can suppress the remaining of different metals between conductive patterns, the printed wiring board, the printed wiring board, and the printed wiring board. An object of the present invention is to provide a method for producing a base material for an automobile.

[Description of Embodiment of the Present Invention]
A printed wiring board substrate according to an aspect of the present invention includes an insulating base film and a metal layer laminated on at least one surface of the base film, and the metal layer is formed on the base film. A region of 50 nm or less from the interface between the metal layer and the base film (hereinafter, also referred to as “interface vicinity layer”) including a sintered body (hereinafter also simply referred to as “sintered body”) of the fixed copper particles. It is a base material for printed wiring boards whose content rate of metals other than copper is 10 at% or less.
ここで、上記「at%」は、原子組成百分率である。また、上記「銅以外の金属の含有率」は、エネルギー分散型X線分析(Energy Dispersive X−ray spectrometry、以下「EDX」ともいう)による定量で得られる界面近傍層中の全金属の原子数及び銅以外の金属の原子数から、下記式により算出される含有率を指す。
銅以外の金属の含有率(at%)=(銅以外の金属の原子数/全金属の原子数)×100
Here, the “at%” is the atomic composition percentage. In addition, the above-mentioned “content ratio of metals other than copper” is the number of atoms of all metals in the interface vicinity layer obtained by quantification by energy dispersive X-ray analysis (hereinafter also referred to as “EDX”). And the content rate calculated by the following formula from the number of atoms of metals other than copper.
Content of metal other than copper (at%) = (number of atoms of metal other than copper / number of atoms of all metals) × 100
The “content of metals other than copper” is further determined by X-ray photoelectron spectroscopy (ESCA: Electron Spectroscopic for Chemical Analysis or XPS: X-ray Photoelectron Spectroscopy), electron probe microanalysis (EPMA: Electron). Analysis, Time of Flight Secondary Ion Mass Spectrometry (TOF-SIMS), Secondary Ion Mass Spectrometry (SIMS), Secondary Ion Mass Spectrometry (ESM: Electron Spectroscopy) Spectroscopy), electron It can also be measured using a microscope or the like. Further, if these methods are combined, higher-accuracy measurement is possible.
当該プリント配線板用基材は、ベースフィルムに固着された銅粒子の焼結体を含む金属層を用いるため、スパッタリング等の物理的蒸着に必要な高価な真空設備を必要としない。そのため、当該プリント配線板用基材は低コストで製造できる。また、当該プリント配線板用基材は、界面近傍層における銅以外の金属(異種金属)の含有率が10at%以下であるため、導電パターン間の異種金属の残存を抑制できる。 Since the printed wiring board base material uses a metal layer containing a sintered body of copper particles fixed to a base film, it does not require expensive vacuum equipment necessary for physical vapor deposition such as sputtering. Therefore, the printed wiring board substrate can be manufactured at low cost. Moreover, since the content rate of metals other than copper (foreign metal) in the interface vicinity layer is 10 at% or less, the printed wiring board substrate can suppress the remaining of different metals between the conductive patterns.
上記ベースフィルムと上記金属層との間の剥離強度としては、1N/cm以上が好ましい。上記剥離強度を上記範囲とすることで、電気的な接続信頼性の高いプリント配線板を製造できる。なお、上記「剥離強度」は、JIS−C−6471(1995年)に準拠する180°方向引き剥がし試験で得られる剥離強度である。 The peel strength between the base film and the metal layer is preferably 1 N / cm or more. By setting the peel strength within the above range, a printed wiring board with high electrical connection reliability can be manufactured. The “peel strength” is a peel strength obtained by a 180 ° direction peel test in accordance with JIS-C-6471 (1995).
The metal layer may further include plated copper that fills at least part of the voids in the sintered body. According to this configuration, since the resistance of the metal layer can be lowered, transmission loss can be suppressed, for example, when applied to the manufacture of a printed wiring board for high-frequency signal processing. The plated copper may be electrolytic plated copper. According to this configuration, it is possible to easily achieve both a reduction in the resistance of the metal layer and a reduction in the content of the dissimilar metal. The “plated copper” refers to copper or a copper alloy deposited by plating.
上記銅粒子が、水溶液中で還元剤により銅イオンを還元する液相還元法によって得られたものであるとよい。上記銅粒子が上記液相還元法によって得られた粒子であると、気相法に比べて粒子を得る装置が比較的簡単となり、製造コストをより低減できる。また、水溶液中での攪拌等により、容易に銅粒子の粒子径を均一にすることができる。 The copper particles may be obtained by a liquid phase reduction method in which copper ions are reduced with a reducing agent in an aqueous solution. When the copper particles are particles obtained by the liquid phase reduction method, the apparatus for obtaining the particles becomes relatively simple compared to the gas phase method, and the production cost can be further reduced. Moreover, the particle diameter of a copper particle can be made uniform easily by stirring in aqueous solution.
上記銅粒子の平均粒子径としては、1nm以上500nm以下が好ましい。上記銅粒子の平均粒子径を上記範囲とすることにより、ベースフィルムの一方の面に緻密で均一な焼結体を安定して形成できる。なお、上記「平均粒子径」は、分散液中の銅粒子の粒度分布の体積中心径D50で表される平均粒子径を指す。 The average particle diameter of the copper particles is preferably 1 nm or more and 500 nm or less. By setting the average particle diameter of the copper particles in the above range, a dense and uniform sintered body can be stably formed on one surface of the base film. The above “average particle diameter” refers to the average particle diameter represented by the volume center diameter D50 of the particle size distribution of the copper particles in the dispersion.
The average thickness of the metal layer is preferably 50 nm or more. According to this configuration, since the resistance of the metal layer can be lowered, transmission loss can be suppressed, for example, when applied to the manufacture of a printed wiring board for high-frequency signal processing. In the present specification, “average thickness” means the distance between the average line of the front-side interface and the average line of the back-side interface within the measurement length in the cross section cut in the thickness direction of the object. Point to. Here, the “average line” is an imaginary line drawn along the interface, and the total area of the mountain (total area above the imaginary line) and the total of the valleys partitioned by the interface and the imaginary line. A line whose area (total area below the imaginary line) is equal.
上記ベースフィルムの主成分としては、ポリイミド、液晶ポリエステル、ポリエチレンテレフタレート、及びこれらの組み合わせが好ましい。これらの重合体は上記焼結体との結合力が高いため、上記ベースフィルムの主成分として上記の重合体を用いることにより、電気的な接続信頼性の高いプリント配線板を製造できる。なお、上記「主成分」とは、最も含有量の多い成分であり、例えば含有量が50質量%以上の成分を指す。 As the main component of the base film, polyimide, liquid crystal polyester, polyethylene terephthalate, and combinations thereof are preferable. Since these polymers have high bonding strength with the sintered body, a printed wiring board with high electrical connection reliability can be manufactured by using the polymer as a main component of the base film. The “main component” is a component having the highest content, for example, a component having a content of 50% by mass or more.
上記金属層が、上記焼結体の上記ベースフィルムとは反対面側に積層される銅めっき層をさらに含むとよい。この構成によれば、金属層を厚くすることができるため、例えばサブトラクティブ法によるプリント配線板の製造工程への適用が容易となる。 The metal layer may further include a copper plating layer laminated on the surface of the sintered body opposite to the base film. According to this configuration, since the metal layer can be thickened, it can be easily applied to a printed wiring board manufacturing process by, for example, a subtractive method.
本発明の他の一態様に係るプリント配線板は、導電パターンを有するプリント配線板であって、上記導電パターンが上記プリント配線板用基材の上記金属層の一部を含むプリント配線板である。 The printed wiring board which concerns on the other one aspect | mode of this invention is a printed wiring board which has a conductive pattern, Comprising: The said conductive pattern is a printed wiring board containing a part of said metal layer of the said base material for printed wiring boards. .
当該プリント配線板は、上記プリント配線板用基材を用いて製造したものであるため、低コストで製造でき、かつ導電パターン間の異種金属の残存を抑制できる。よって、当該プリント配線板によれば、例えば回路の高密度化を低コストで実現できる。 Since the said printed wiring board is manufactured using the said base material for printed wiring boards, it can manufacture at low cost and can suppress the remainder of the dissimilar metal between conductive patterns. Therefore, according to the printed wiring board, for example, high-density circuit can be realized at low cost.
本発明のさらに他の一態様に係るプリント配線板用基材の製造方法は、絶縁性を有するベースフィルムの少なくとも一方の面に銅粒子を含むインクの塗布により塗膜を形成する工程、及び上記塗膜の焼成により上記銅粒子の焼結体を含む金属層を形成する工程を備え、上記金属層の上記ベースフィルムとの界面から50nm以下の領域における銅以外の金属の含有率を10at%以下とするプリント配線板用基材の製造方法である。 According to still another aspect of the present invention, there is provided a method for manufacturing a printed wiring board substrate, the step of forming a coating film by applying ink containing copper particles on at least one surface of an insulating base film, and the above A step of forming a metal layer containing a sintered body of the copper particles by firing the coating film, and the content of metals other than copper in the region of 50 nm or less from the interface with the base film of the metal layer is 10 at% or less It is the manufacturing method of the base material for printed wiring boards.
Since the metal layer is formed using the ink containing copper particles, the manufacturing method of the printed wiring board substrate does not require expensive vacuum equipment necessary for physical vapor deposition such as sputtering. Therefore, according to the method for manufacturing a printed wiring board substrate, the printed wiring board substrate can be manufactured at low cost. Moreover, since the content rate of metals other than copper (foreign metal) in the interface vicinity layer is 10 at% or less in the method for producing the printed wiring board substrate, printed wiring that can suppress the remaining of different metals between the conductive patterns A board substrate can be easily and reliably manufactured.
上記金属層形成工程において、上記焼結体内の空隙の少なくとも一部をめっき銅で充填するとよい。この構成によれば、金属層の抵抗を下げることができるため、例えば高周波信号処理用のプリント配線板の製造に適用する場合、伝送損失を抑制できるプリント配線板用基材を容易かつ確実に製造できる。 In the metal layer forming step, at least part of the voids in the sintered body may be filled with plated copper. According to this configuration, since the resistance of the metal layer can be lowered, for example, when applied to the production of a printed wiring board for high-frequency signal processing, a printed wiring board substrate capable of suppressing transmission loss can be easily and reliably produced. it can.

本発明の好適な実施形態について、以下に図面を参照しつつ説明する。
[Details of the embodiment of the present invention]
Preferred embodiments of the present invention will be described below with reference to the drawings.

Second Embodiment
Next, a printed wiring board substrate according to a second embodiment of the present invention will be described with reference to FIG. In FIG. 2, the same components as those in FIG. 1 described above are denoted by the same reference numerals. Moreover, description is abbreviate | omitted about the content which overlaps with the
The printed
めっき銅4は、無電解めっき銅であっても、電解めっき銅であってもよいが、めっき銅4として電解めっき銅を用いると、金属層2の抵抗の低減と、異種金属の含有率の低減とを容易に両立させることができる。なお、無電解めっき銅を用いる場合、金属層2の界面近傍層2aにおける異種金属の含有率を10at%以下にするために、異種金属ができるだけ少ない触媒及びめっき液によりめっき銅4を形成することが好ましい。
The plated

Next, a printed wiring board substrate according to a third embodiment of the present invention will be described with reference to FIG.

Next, a printed wiring board according to a fourth embodiment of the present invention will be described with reference to FIG.

As the reducing agent, various reducing agents capable of reducing and precipitating copper ions in a liquid phase (aqueous solution) reaction system can be used. Examples of the reducing agent include sodium borohydride, sodium hypophosphite, hydrazine, transition metal ions such as trivalent titanium ions and divalent cobalt ions, reducing sugars such as ascorbic acid, glucose and fructose, Examples include polyhydric alcohols such as ethylene glycol and glycerin. Among these, a trivalent titanium ion is preferable as the reducing agent. The liquid phase reduction method using trivalent titanium ions as a reducing agent is referred to as a titanium redox method. In the titanium redox method, copper ions are reduced by the redox action when trivalent titanium ions are oxidized to tetravalent, and
In order to adjust the particle size of the

The ink may contain a dispersant in addition to the
From the viewpoint of preventing deterioration of peripheral members, the dispersant preferably does not contain sulfur, phosphorus, boron, halogen and alkali. Preferred dispersants are those having a molecular weight in the above-mentioned range, such as amine-based polymer dispersants such as polyethyleneimine and polyvinylpyrrolidone, polyacrylic acid, and hydrocarbon-based polymers having a carboxy group in the molecule such as carboxymethylcellulose. High molecular weight dispersants such as molecular dispersants, poval (polyvinyl alcohol), styrene-maleic acid copolymers, olefin-maleic acid copolymers, copolymers having a polyethyleneimine moiety and a polyethylene oxide moiety in one molecule Examples thereof include molecular dispersants.
The dispersant can also be added to the ink in the form of a solution dissolved in water or a water-soluble organic solvent. When a dispersant is added to the ink, the lower limit of the content ratio of the dispersant is preferably 1 part by mass with respect to 100 parts by mass of the
As a dispersion medium in the ink, for example, water can be used. When water is used as the dispersion medium, the lower limit of the water content is preferably 20 parts by mass with respect to 100 parts by mass of the
The ink can be mixed with an organic solvent as necessary for viscosity adjustment, vapor pressure adjustment and the like. As such an organic solvent, various organic solvents that are water-soluble can be used. Specific examples thereof include alcohols such as methyl alcohol, ethyl alcohol, n-propyl alcohol, isopropyl alcohol, n-butyl alcohol, isobutyl alcohol, sec-butyl alcohol and tert-butyl alcohol; ketones such as acetone and methyl ethyl ketone; Examples include polyhydric alcohols such as ethylene glycol and glycerin and other esters; glycol ethers such as ethylene glycol monoethyl ether and diethylene glycol monobutyl ether.
When mix | blending an organic solvent with ink, as a minimum of the content rate of an organic solvent, 30 mass parts is preferable with respect to 100 mass
In addition, when manufacturing the

(Test Example 2)
After forming a sintered body of copper particles on one surface of the polyimide film in the same procedure as in Test Example 1, the sintered body was brought into contact with a catalyst solution containing palladium, and then electroless containing 20 ppm of Ni. The voids and the surface in the sintered body were plated using a copper plating solution to obtain a printed wiring board substrate provided with a metal layer (average thickness 400 nm) made of the sintered body and electroless plated copper.
(試験例3)
上記試験例1と同様の手順でポリイミドフィルムの一方の面に銅粒子の焼結体を形成した後、パラジウムを含有する触媒溶液に上記焼結体を接触させ、次いで200ppmのNiを含む無電解銅めっき液を用いて上記焼結体内の空隙及び表面をめっき処理し、上記焼結体及び無電解めっき銅からなる金属層(平均厚み400nm)を備えたプリント配線板用基材を得た。
(Test Example 3)
After forming a sintered body of copper particles on one surface of the polyimide film in the same procedure as in Test Example 1, the sintered body was brought into contact with a catalyst solution containing palladium, and then electroless containing 200 ppm of Ni. The voids and the surface in the sintered body were plated using a copper plating solution to obtain a printed wiring board substrate provided with a metal layer (average thickness 400 nm) made of the sintered body and electroless plated copper.
得られた各プリント配線板用基材について、下記項目の評価を行った。結果を表1に示す。 The following items were evaluated for each obtained printed wiring board substrate. The results are shown in Table 1.
<界面近傍層の異種金属の含有率>
試験例1〜3のプリント配線板用基材の断面について、EDX(日立ハイテクノロジーズ社の「SU8020」)を用いて、加速電圧6kVで金属原子の原子数を定量し、界面近傍層の銅以外の金属(異種金属)の含有率(at%)を測定した。
<Contents of dissimilar metals in the near-interface layer>
About the cross section of the printed wiring board substrate of Test Examples 1 to 3, the number of metal atoms was quantified at an acceleration voltage of 6 kV using EDX (Hitachi High-Technologies' “SU8020”), except for copper in the vicinity of the interface layer The content (at%) of the metal (dissimilar metal) was measured.
<Average residual amount of dissimilar metal on polyimide film surface after etching>
The substrates for printed wiring boards of Test Examples 1 to 3 were immersed in an iron chloride-containing etching solution (specific gravity 1.33 g / cm 3 , free hydrochloric acid concentration 0.2 mol / L, temperature 45 ° C.) for 2 minutes, washed with water and dried. Thereafter, the average residual amount (μg / cm 2 ) of dissimilar metals per 1 cm 2 of the polyimide film surface from which the metal layer was removed was measured. The average residual amount of different metals was determined by arbitrarily selecting three 1 cm square areas on the surface of the polyimide film from which the metal layer was removed, and using EDX (Hitachi High-Technologies “SU8020”) to accelerate the voltage at each location. The average value of the values obtained by measuring the residual amount of the dissimilar metal at 6 kV was used.
<剥離強度>
試験例1〜3のプリント配線板用基材について、JIS−C−6471(1995年)に準拠する180°方向引き剥がし試験により、ポリイミドフィルムと金属層と間の剥離強度(N/cm)を測定した。
<Peel strength>
About the printed wiring board substrate of Test Examples 1 to 3, the peel strength (N / cm) between the polyimide film and the metal layer was determined by a 180 ° direction peeling test based on JIS-C-6471 (1995). It was measured.
表1に示すように、界面近傍層の異種金属の含有率が10at%以下の試験例1及び2は、上記含有率が10at%を超える試験例3に比べ、エッチング後のポリイミドフィルム表面の異種金属の平均残存量を抑制できた。この結果から、本発明のプリント配線板用基材を用いて導電パターンを形成すると、導電パターン間の異種金属の残存を抑制できることが分かる。なお、剥離強度については、いずれの試験例も1N/cm以上の良好な値を示した。 As shown in Table 1, Test Examples 1 and 2 in which the content of dissimilar metals in the interface vicinity layer is 10 at% or less are different from those in Test Example 3 in which the content exceeds 10 at% on the polyimide film surface after etching. The average residual amount of metal could be suppressed. From this result, it can be seen that when a conductive pattern is formed using the substrate for a printed wiring board of the present invention, it is possible to suppress the remaining of different metals between the conductive patterns. In addition, about the peeling strength, all the test examples showed the favorable value of 1 N / cm or more.
本発明のプリント配線板用基材及びプリント配線板用基材の製造方法によれば、導電パターン間の異種金属の残存を抑制できるプリント配線板用基材を低コストで製造できる。また、本発明のプリント配線板によれば、低コストで製造でき、かつ導電パターン間の異種金属の残存を抑制できるため、例えば回路の高密度化を低コストで実現できる。 According to the printed wiring board substrate and the printed wiring board substrate manufacturing method of the present invention, a printed wiring board substrate capable of suppressing the remaining of different metals between conductive patterns can be manufactured at low cost. Further, according to the printed wiring board of the present invention, it can be manufactured at a low cost, and the remaining of different metals between the conductive patterns can be suppressed.
