Description
本発明は、銀粉末;ガラスフリット;及び有機ビヒクルを含む太陽電池電極形成用組成物に関する。前記ガラスフリットは、ガラス転移温度が約100℃〜約300℃であり、熱重量・示差熱(TG−DTA)分析において、DTA曲線上に発熱ピークが表れる開始温度が約200℃〜約400℃である。
本発明の太陽電池電極形成用組成物は、導電性粉末として銀(Ag)粉末を使用する。前記銀粉末は、ナノサイズまたはマイクロサイズの粒径を有する粉末、例えば、数十ナノメートル〜数百ナノメートルサイズの銀粉末、数マイクロメートル〜数十マイクロメートルサイズの銀粉末であってもよく、2種以上の互いに異なるサイズを有する銀粉末を混合したものであってもよい。
ガラスフリットは、電極ペーストの焼成工程中に接触抵抗を低減するために、反射防止膜をエッチングし、銀粒子を溶融させ、エミッター領域に銀結晶粒子を生成させることができる。また、導電性粉末とウエハーとの間の接着力を向上させ、焼結時に軟化することによって焼成温度を低下させることができる。
有機ビヒクルは、太陽電池電極形成用組成物の無機成分との機械的混合を通じて、ペースト組成物に印刷に適した粘度及びレオロジー的特性を付与する。
本発明の太陽電池電極形成用組成物は、上述した構成要素の他に、流動特性、工程特性及び安定性を向上させるために、必要に応じて通常の添加剤をさらに含んでもよい。前記添加剤としては、分散剤、揺変剤、可塑剤、粘度安定化剤、消泡剤、顔料、紫外線安定剤、酸化防止剤、カップリング剤などを単独でまたは2種以上混合して使用してもよい。
本発明の他の観点は、前記太陽電池電極形成用組成物によって形成された電極及びこれを含む太陽電池に関する。図1は、本発明の一実施形態に係る太陽電池の構造を示したものである。
下記の表1の組成で金属酸化物を混合し、900℃〜1300℃で溶融及び焼結過程を経て平均粒径(D50)が1.0μmであるガラスフリットIを製造した。前記ガラスフリットIは、ガラス転移温度が280℃であり、熱重量・示差熱(TG−DTA)の測定時、DTA曲線上において302℃で最初の発熱ピークを有する。
曲線因子、短絡電流密度、開放電圧、及び変換効率:P型の多結晶ウエハーを酸または塩基でテクスチャリング(texturing)し、リン(P)を拡散させることによってN―タイプのエミッターを形成した。その後、PECVD工程を通じて窒化ケイ素系反射防止膜が形成された太陽電池用ウエハーの前面に上記で製造された太陽電池電極形成用組成物で一定のパターンをスクリーン印刷により印刷した後、これを赤外線乾燥炉で乾燥した。その後、ウエハーの後面にアルミニウムペーストを印刷した後、これを同一の方法で乾燥した。前記過程で形成されたセルをベルト型焼成炉で400℃〜900℃で30秒〜50秒間焼成し、このようにして得られたセルに対しては、太陽電池効率測定装備(Pasan社、CT−801)を用いて曲線因子(F.F.)、短絡電流密度(Jsc)、開放電圧(Voc)、及び変換効率(Eff.%)を測定し、その測定結果を下記の表1に示した。
下記の表2及び表3の組成で太陽電池電極形成用組成物を製造したことを除いては、前記実施例1と同じ方法で製造した。実施例2〜8及び比較例1〜5で使用したガラスフリットI〜Vの組成、ガラス転移温度及び熱重量・示差熱(TG−DTA)の分析時、最初の発熱ピークが表れる開始温度は、下記の表1に示されている。
Claims (9)
- 銀粉末;ガラスフリット;及び有機ビヒクル;を含み、
前記ガラスフリットは、ガラス転移温度が100℃〜300℃であり、
熱重量・示差熱(TG−DTA)の分析の際、DTA曲線上に発熱ピークが表れる開始温度が200℃〜400℃であることを特徴とする太陽電池電極形成用組成物。 - 前記ガラスフリットは有鉛ガラスフリットであることを特徴とする、請求項1に記載の太陽電池電極形成用組成物。
- 前記ガラスフリットは、Pb−Bi−Te−O系ガラスフリット及びAg−V−Pb−O系ガラスフリットのうち一つ以上を含む、請求項1または2に記載の太陽電池電極形成用組成物。
- 前記Pb−Bi−Te−O系ガラスフリットは、酸化鉛(PbO)10重量%〜70重量%、酸化ビスマス(Bi2O3 )1重量%〜20重量%、及び酸化テルル(TeO2 )10重量%〜70重量%を含み、
前記Ag−V−Pb−O系ガラスフリットは、酸化銀(Ag2O)10重量%〜60重量%、酸化バナジウム(V2O5 )10重量%〜40重量%、及び酸化鉛(PbO)10重量%〜60重量%を含むことを特徴とする、請求項3に記載の太陽電池電極形成用組成物。 - 前記ガラスフリットは、酸化ケイ素(SiO2)、酸化バリウム(BaO)、酸化バナジウム(V2O5)、酸化リン(P2O5)、酸化マグネシウム(MgO)、酸化セリウム(CeO2)、酸化ホウ素(B2O3)、酸化ストロンチウム(SrO)、酸化モリブデン(MoO3)、酸化チタン(TiO2)、酸化スズ(SnO)、酸化インジウム(In2O3)、酸化ニッケル(NiO)、酸化銅(Cu2OまたはCuO)、酸化アンチモン(Sb2O3、Sb2O4またはSb2O5)、酸化ゲルマニウム(GeO2)、酸化ガリウム(Ga2O3)、酸化カルシウム(CaO)、酸化ヒ素(As2O3)、酸化コバルト(CoOまたはCo2O3)、酸化ジルコニウム(ZrO2)、酸化マンガン(MnO、Mn2O3またはMn3O4)、酸化ネオジム(Nd2O3)、酸化タングステン(WO3)、酸化クロム(Cr2O3)及び酸化アルミニウム(Al2O3)からなる群から選ばれた1種以上の金属酸化物をさらに含むことを特徴とする、請求項1〜4のいずれか1項に記載の太陽電池電極形成用組成物。
- 前記銀粉末60重量%〜95重量%;前記ガラスフリット0.5重量%〜20重量%;及び前記有機ビヒクル1重量%〜30重量%;を含む、請求項1〜5のいずれか1項に記載の太陽電池電極形成用組成物。
- 前記ガラスフリットは、平均粒径(D50)が0.1μm〜10μmであることを特徴とする、請求項1〜6のいずれか1項に記載の太陽電池電極形成用組成物。
- 前記組成物は、分散剤、揺変剤、可塑剤、粘度安定化剤、消泡剤、顔料、紫外線安定剤、酸化防止剤及びカップリング剤からなる群から選ばれる添加剤を1種以上さらに含むことを特徴とする、請求項1〜7のいずれか1項に記載の太陽電池電極形成用組成物。
- 請求項1から8のいずれか1項の太陽電池電極形成用組成物で製造された太陽電池電極。
