なかでも、エポキシ樹脂などの熱硬化性樹脂と無機フィラーとを含有し前記熱硬化性樹脂を半硬化状態にさせたタイプの熱伝導性シートは、被着体に接着させて熱硬化させることで優れた接着性を発揮させ得るとともに接着後には熱が加わっても接着性が低下し難いことから広く用いられている。
このような熱伝導性シートの製造方法は、例えば下記特許文献1に開示されている。
具体的には、従来の熱伝導性シートは、図6に示されているように、無機フィラー103とポリマー成分104とを含むポリマーシート102a、102a’を、支持層101が形成された面と反対側の面が向い合うように重ね合わせ、熱プレスによって2層のポリマー層102b、102b’を積層して積層体102cを形成させる方法により作製されたりしている。

具体的には、まず、金属板が上側になるようにモジュール本体を水平な上面を有する台の上に置く。図4に示すように、該台210の周囲には、モジュール本体に対する剥離シート付熱伝導性シートの位置を決めるための位置決め部220が設けられている。この位置決め部220は、台210の上で、モジュール本体の上に剥離シート付熱伝導性シート10を重ねた際に剥離シート付熱伝導性シート10の位置を定めるように構成されている。前記位置決め部220は、複数の垂直方向に伸びる棒状部材220aを有している。該位置決め部220は、前記台210の上に剥離シート付熱伝導性シート10が配された際に、延出部ごとに延出部を2つの棒状部材で挟んだ状態になるように構成されている。各延出部を挟む2つの棒状部材の距離は、延出部の幅と同じ長さになっている。これにより、台上に配された剥離シート付熱伝導性シートの位置が定まるようになっている。
次に、剥離シート付熱伝導性シート10の第一絶縁層11をBステージ化させ、剥離シートが上側になるように、剥離シート付熱伝導性シートを該モジュール本体の上に置き、金属板にBステージ化された第一絶縁層11を接着させ、剥離シートを剥離する。
また、Bステージ化された第二絶縁層12を放熱用部材の基板部に接着させる。
そして、熱伝導性シート14を加熱し絶縁層11、12をCステージ化させる。
なお、ここでは、熱伝導性シート14をモジュール本体に接着させた後に熱伝導性シート14を放熱用部材に接着させるが、熱伝導性シート14を放熱用部材に接着させた後に熱伝導性シート14をモジュール本体に接着させても良い。
