Description
The present invention relates to a high-frequency module and a manufacturing method thereof.
For example, in a high-frequency module in which a semiconductor chip and an antenna are mounted on a substrate, when trying to transmit a high-frequency signal such as a millimeter wave or terahertz wave, the effects of loss at the solder joint, reflection due to impedance mismatch, and loss at the transmission line are affected. Increase.
This is because, for example, in the high-frequency region such as millimeter waves and terahertz waves, the wavelength is short, so even a solder joint or a short transmission line cannot be ignored. This is because the influence on the transmission signal is increased.
As a result, the signal quality is lowered between the semiconductor chip and the antenna, and the performance of the high-frequency module is lowered. In addition, the influence on the high-frequency characteristics due to variations in mounting is increased.
Therefore, without using solder joints to connect the semiconductor chip and the antenna, these are connected with low loss through a wide short transmission line, the module can be downsized, and high manufacturing stability can be realized, for example, FO It is conceivable to use a heterogeneous device integration technology such as WLP (Fan-out Wafer Level Packaging), pseudo SoC (System on Chip) technology, or the like.
In the heterogeneous device integration technology, a plurality of devices (elements) are arranged close to each other and sealed with resin to produce a pseudo wafer, and the devices are connected to each other by a redistribution line using the redistribution technology. In this technique, a module in which different types of devices are integrated is manufactured by dicing and cutting into chips. According to this technique, since the devices can be arranged close to each other, the module can be reduced in size. In addition, since a short-distance connection between devices is possible, loss can be reduced. Further, the devices can be connected without using solder bonding. Further, since the transmission line (signal line) can be widened compared to the semiconductor process, the devices can be connected with low loss. Further, there is little manufacturing variation, and high manufacturing stability can be realized.
For example, as shown in FIG. 19, a semiconductor chip 100 (for example, MMIC: Monolithic Microwave Integrated Circuit) is sealed with a
However, in the high-frequency module as shown in FIG. 19, since the
For example, as shown in FIG. 20, the
However, since it is difficult to freely select the thickness and material of the resin layer (dielectric layer; insulating layer) 109 constituting the
Therefore, we want to increase the design freedom of the distance between the antenna and the reflector and improve the antenna efficiency.
The high-frequency module includes an integrated body in which a semiconductor chip and a reflector are integrated with a resin, an antenna provided at a distance from the reflector, and a surface provided on the surface of the integrated body. The semiconductor chip and the antenna are electrically connected to each other. A redistribution layer including a redistribution line connected to the integrated circuit, and the integrated body includes a dielectric layer that is in contact with the antenna side of the reflector, the surface is exposed on the surface of the integrated body, and made of a material different from resin .
The method of manufacturing the high-frequency module includes a step of forming an integrated body by integrating a semiconductor chip and a reflector with a resin, and an antenna provided on the surface of the integrated body with a distance from the semiconductor chip and the reflector. Forming a rewiring layer including a rewiring line to be electrically connected.
Therefore, according to the high frequency module and the manufacturing method thereof, there is an advantage that the degree of freedom in designing the distance between the antenna and the reflector can be increased and the antenna efficiency can be improved.
Hereinafter, a high frequency module according to an embodiment of the present invention and a manufacturing method thereof will be described with reference to the drawings.
[First Embodiment]
First, the high-frequency module and the manufacturing method thereof according to the first embodiment will be described with reference to FIGS.
The high-frequency module according to the present embodiment is a high-frequency module mounted on a wireless device such as a wireless transmitter / receiver, a radar device, or a communication device used in a high-frequency region such as a millimeter wave or a terahertz wave.
As shown in FIGS. 1A and 1B, the high-frequency module of the present embodiment has an interval between the integrated
Here, the
The
In the present embodiment, the
The
In the present embodiment, the
The
In particular, in the present embodiment, the
Here, although the
The distance between the
Further, the
Here, as a material having good high frequency characteristics with respect to the photosensitive phenol resin (relative dielectric constant: about 3.5, dielectric loss tangent: about 0.02) used for the
According to the above configuration, the thickness of the
Here, a
With this configuration, the degree of freedom in designing the distance between the
That is, for example, when an antenna and a reflector are provided in the redistribution layer (see FIG. 20), it is necessary to provide vias and the like, and it is necessary to consider workability and the like. ) Thickness and material are difficult to choose freely. For this reason, the design freedom of the distance between the antenna and the reflector is low, and it is difficult to improve the antenna efficiency.
On the other hand, by configuring as described above, the range of selection of the material of the
Here, FIG. 2A shows the radiation efficiency (antenna efficiency) obtained by the electromagnetic field analysis for the high-
Here, as shown in FIG. 2B, the high-

Thus, in the

Further, in the high-
Thus, according to the radiation efficiencies obtained by these electromagnetic field analyses, in the 300 GHz band, that is, the terahertz wave band, the thickness of the

Next, as shown in FIG. 5E, a resist
Next, as shown in FIG. 6A, using the
Then, as shown in FIG. 6B, after removing the resist

In the above embodiment, the
For example, a dielectric layer constituting a reflector block provided in the integrated body may be provided so as to protrude from the antenna side of the reflector and to have a protruding portion whose end surface is exposed on the surface of the integrated body. In this case, the integrated body includes a protruding portion that protrudes from the reflector toward the antenna side. That is, the integrated body includes a protruding portion that protrudes from the antenna side of the reflector and whose end face is exposed on the surface of the integrated body. The reflector is made of a conductor, and the protruding portion is made of a dielectric. In addition, what is necessary is just to make it the same as that of 2nd Embodiment mentioned later about the specific structure of a protrusion part.
The protruding portion thus provided, that is, the dielectric layer provided as the protruding portion is also for adjusting the distance between the reflector and the antenna. For this reason, the protruding portion, that is, the dielectric layer provided as the protruding portion is also referred to as a distance adjusting portion. That is, the integrated body includes a distance adjusting unit that adjusts the distance between the reflector and the antenna. And a distance adjustment part is a protrusion part which protrudes toward the antenna side from a reflector.
Moreover, the area | region prescribed | regulated by the reflector and protrusion part of an integrated body may be embedded with resin (mold resin). In this case, the antenna is preferably provided on the surface of the resin. Further, the region defined by the reflector and the protrusion of the integrated body may be embedded with a dielectric. In this case, the antenna is preferably provided on the surface of the dielectric. Moreover, the area | region prescribed | regulated by the reflector and protrusion part of an integration | stacking body may be space.
Further, as described above, when the integrated body is provided with a protruding portion that protrudes from the reflector toward the antenna side, before the step of forming the integrated body in the high-frequency module manufacturing method of the above-described embodiment. , Including a step of providing a protrusion on the reflector, and in the step of forming an integrated body, the semiconductor chip and the reflector provided with the protruding portion are integrated with a resin to form an integrated body, and a rewiring layer is formed. In this step, a redistribution layer, that is, a redistribution layer including a redistribution line and an antenna or a redistribution layer including a redistribution line is formed on the surface on the side where the protruding portion of the integrated body is exposed. good.
In the above-described embodiment, the
Further, the rewiring line and the antenna may be provided by attaching a dielectric film on which the rewiring line and the antenna are patterned on the resin of the integrated body. For example, the redistribution line and the antenna may be provided by providing a dielectric film having a via, a line conductor, and an antenna conductor on the resin of the integrated body. For example, a dielectric film in which a line conductor and a via as a redistribution line and an antenna conductor as an antenna are patterned on a resin of the integrated body may be bonded with an adhesive. In this case, it is preferable to use a conductive adhesive to bond the vias patterned in the dielectric film and the vicinity thereof, and use a low dielectric and low loss adhesive to bond the other regions. However, in consideration of cost and mounting accuracy, it is preferable to provide the rewiring line and the antenna by a method of patterning the rewiring line after attaching the dielectric film on the resin of the above-described integrated body.
[Second Embodiment]
First, the high-frequency module and the manufacturing method thereof according to the second embodiment will be described with reference to FIGS.
The high-frequency module according to the present embodiment is different from the first embodiment in the structure of the integrated body.

In the above-described first embodiment, the distance adjusting unit 11 that adjusts the distance between the
Specifically, the configuration of the
That is, in the first embodiment described above, the
In this case, the
Here, the bathtub-shaped
Also in this case, as in the case of the first embodiment described above, the
For example, the
Further, for example, as in the case of the modification of the first embodiment described above (see FIG. 10), the
That is, in this embodiment, the
On the other hand, as in the case of the modification of the first embodiment described above (see FIG. 10), the
The height of the frame-like side portion 9Y of the bathtub-shaped
With this configuration, the degree of freedom in designing the distance between the
That is, for example, when an antenna and a reflector are provided in the redistribution layer (see FIG. 20), it is necessary to provide vias and the like, and it is necessary to consider workability and the like. ) Thickness and material are difficult to choose freely. For this reason, the design freedom of the distance between the antenna and the reflector is low, and it is difficult to improve the antenna efficiency.
On the other hand, by configuring as described above, the height of the frame-shaped side portion 9Y of the bathtub-shaped
For example, the frame-shaped side portion 9Y of the bathtub-shaped
For example, when an antenna and a reflector are provided in the rewiring layer (see FIG. 20), the resin layer (dielectric layer) constituting the rewiring layer is thin, that is, the distance between the antenna and the reflector is short, The antenna efficiency is low because the coupling between the antenna and the reflector becomes strong and it is difficult for radio waves to be emitted into the space. However, since the thickness of the dielectric layer constituting the rewiring layer can only be increased to about 10 μm, the distance between the antenna and the reflector cannot be increased. For this reason, it is difficult to improve antenna efficiency and realize a high-performance antenna. Further, if the dielectric layer constituting the rewiring layer is thickened, the via length becomes long, leading to a decrease in reliability and a decrease in electrical characteristics. Therefore, it is not preferable to increase the thickness of the dielectric layer.
On the other hand, as in the above-described embodiment, the
Here, FIG. 14 shows the result of simulating how the antenna efficiency (radiation efficiency) changes with respect to the thickness of the dielectric.
Here, in a millimeter wave band (80 GHz band) with a frequency of 80 GHz, a dielectric having a relative dielectric constant of about 3.4 and a dielectric loss tangent of about 0.01 is used, and the metal conductor serving as an antenna and a reflector is made of copper, and the thickness thereof is The simulation was performed at about 10 μm.
As a result of this simulation, as shown in FIG. 14, when the dielectric thickness (distance between the antenna and the reflector) is about 10 μm, the antenna efficiency is about 4.6%, and the antenna efficiency is low. On the other hand, the antenna efficiency increased as the dielectric thickness was increased. That is, when the thickness of the dielectric is about 20 μm, the antenna efficiency is about 16.6%, and when the thickness of the dielectric is about 30 μm, the antenna efficiency is about 27.8%, and the thickness of the dielectric is about 50 μm. Then, the antenna efficiency was about 45.4%, and the antenna efficiency increased as the dielectric thickness was increased.
As described above, the antenna efficiency can be improved by increasing the thickness of the dielectric. However, as described above, when the antenna and the reflector are provided in the rewiring layer (see FIG. 20), the rewiring layer is configured. Since the thickness of the dielectric layer can only be increased to about 10 μm, the antenna efficiency is low.
On the other hand, as in the above-described embodiment, the
In particular, considering the above simulation results, the thickness of the dielectric, that is, the distance between the
On the other hand, the above simulation results only show the case where the thickness of the dielectric is increased to about 50 μm, but the thickness of the dielectric is increased to a thickness corresponding to a length of about a quarter of the wavelength. The antenna efficiency improves as the length increases. For example, in the 80 GHz band, when the relative dielectric constant is 3.4, the length of a quarter of the wavelength is about 600 μm, so that the thickness of the dielectric becomes about 600 μm. The antenna efficiency improves as it increases. However, when the thickness of the dielectric, that is, the distance between the antenna and the reflector is greater than about 200 μm, the impedance of the antenna increases, and the matching loss due to impedance matching in the matching circuit increases. For this reason, the thickness of the dielectric, that is, the distance between the antenna and the reflector is preferably about 200 μm or less.
Thus, in the 80 GHz band, the thickness of the dielectric, that is, the distance between the antenna and the reflector is preferably about 50 μm to about 200 μm.
Here, the 80 GHz band has been described as an example. However, the present invention is not limited to this, and even in other frequency bands, it is equivalent to approximately a quarter of the wavelength. As the thickness of the dielectric, ie, the distance between the antenna and the reflector, increases, the antenna efficiency increases. On the other hand, if the thickness of the dielectric, that is, the distance between the antenna and the reflector is too large, the input impedance to the antenna becomes high, making impedance matching between the antenna and the circuit difficult, and matching loss is reduced. Will increase. For this reason, it is preferable to set the dielectric thickness, that is, the distance between the antenna and the reflector to an optimum value in consideration of the balance between the antenna efficiency and the matching loss. Further, since the wavelength becomes shorter as the dielectric constant of the dielectric provided between the antenna and the reflector is higher, there is an advantage that the physical size of the antenna can be reduced. However, the larger the dielectric constant, the larger the gap with the dielectric constant of air, so that the resonance in the dielectric body becomes stronger and it is difficult to radiate into the air. For this reason, it is preferable to use a dielectric having a low dielectric constant if the physical size of the antenna is allowed in the required specifications.
