なお、上記実施例においては、通気孔の「表面口径」と「裏面口径」とで標準偏差の値に大きな差はみられなかったが、エッチング均一性の値には、ウエハのプラズマ処理の際にウエハに向かってエッチングガスを供給する側の開口径(表1では、表面口径)のばらつきが大きく影響する。このため、エッチングガスを均一に供給可能とするために、少なくともウエハとの対向面の開口径の標準偏差を0.003以下とすることが望ましい。

The variation in the opening diameter (surface diameter in Table 1) on the side where the etching gas is supplied toward the wafer is greatly affected. For this reason, it is desirable that at least the standard deviation of the opening diameter of the surface facing the wafer is 0.003 or less so that the etching gas can be supplied uniformly.
