Description
The present invention relates to a grinding and polishing apparatus capable of grinding and polishing the surface of a disk-shaped workpiece.
2. Description of the Related Art Conventionally, in a grinding and polishing apparatus including a grinding unit and a polishing unit, there is a device that moves a chuck table between a grinding area in which grinding is performed and a polishing area in which polishing is performed. In such a grinding / polishing apparatus, after the disk-shaped workpiece held on the chuck table is ground in the grinding area, the disk-shaped workpiece is moved to the polishing area while being held on the chuck table. After the disk-shaped workpiece is moved from the grinding area to the polishing area, in the polishing process, the rotation axis of the polishing surface of the polishing means and the rotation axis of the chuck table are parallel to each other as in Patent Document 1. The tilt of the chuck table is adjusted by a simple tilt adjusting mechanism.
In the polishing process, so-called chemical mechanical polishing (CMP) is performed in which a slurry is allowed to enter between a disc-shaped workpiece on a chuck table and a polishing pad. In such a polishing process, a new slurry is fixed on the polishing pad by periodically dressing the polishing surface of the polishing pad (see Patent Document 2). In Patent Document 2, slurry is allowed to enter between the polishing surface of the polishing pad and the dress surface of the dressing mechanism, and the polishing surface of the polishing pad is dressed under slurry supply. As a result, the slurry fixed on the polishing surface is not washed away during the dressing of the polishing surface of the polishing pad, and is dressed while fixing a new slurry on the polishing surface, so that the disk shape does not decrease the polishing efficiency. The workpiece can be polished.
However, even if the inclination of the chuck table is adjusted by the inclination adjustment mechanism described in Patent Document 1, it is assumed that the grinding process is not performed with an appropriate inclination during the grinding process. For example, the outer peripheral portion is more ground than the central portion of the disc-shaped workpiece, and the thickness of the disc-shaped workpiece after grinding may vary. In addition, in a disc-shaped workpiece in which two workpieces are bonded together with an adhesive member, the thickness of the adhesive member varies when the adhesive member is applied, so the upper workpiece is waved and pasted. When the upper work is ground in this state, the upper work causes a thickness variation due to the thickness variation of the adhesive member. It was difficult to remove the thickness variation of the disk-shaped workpiece caused by grinding by polishing.
This invention is made | formed in view of this point, and it aims at providing the grinding-polishing apparatus which can grind | polish a disk-shaped workpiece | work to uniform thickness.
The grinding and polishing apparatus according to the present invention has a circular holding surface for sucking and holding a disk-shaped workpiece, and has a cone-shaped chuck table that is inclined toward the outer periphery with the center of the holding surface as a vertex, and the center of the holding surface Chuck table rotating means for rotating the chuck table with a chuck table rotating shaft centering on the axis, and a grinding means for grinding the disk-shaped workpiece by bringing an annular grinding wheel into contact with the radius of the disk-shaped workpiece held on the chuck table And a polishing means for polishing a surface to be ground of a disk-shaped workpiece ground with a grinding wheel, wherein the polishing means has a circular polishing surface larger than the disk-shaped workpiece. A polishing pad, a spindle that serves as a polishing rotation shaft that rotates about the center of the polishing surface of the polishing pad, and a polishing feed means that moves the spindle toward and away from the chuck table; A dressing mechanism for dressing the polishing surface of the polishing pad, and the dressing mechanism includes a dress plate having a circular dress surface formed with a diameter equal to or less than a radius of the polishing surface, and a dress rotated about the center of the dress plate A rotating means, a radial moving means for moving the dressing mechanism and the polishing pad relative to the polishing surface in a direction parallel to the polishing surface, and a polishing pad on the dress plate by the polishing feed means. A pressing amount recognizing unit for recognizing a pressing amount for pressing, a radial thickness measuring unit for measuring a radial thickness distribution of a disc-shaped workpiece held by a chuck table before polishing by a polishing unit, and a radial thickness measurement Corresponding to the radial thickness distribution stored in the storage unit, the storage unit storing the radial thickness distribution of the disk-shaped workpiece measured by the means, at least by the radial moving means. A control unit that controls the feed amount of the polishing feed means with respect to the position of the moved polishing pad and dress plate, and according to the radial thickness distribution before polishing of the disc-shaped workpiece held by the chuck table Then, the shape of the polishing pad in the radial direction is changed to polish the disc-shaped workpiece.
According to this configuration, the radial thickness distribution of the disk-shaped workpiece is measured after the grinding process, and the polishing pad is dressed. At the time of dressing, the polishing feed amount is controlled based on the radial thickness distribution of the disk-shaped workpiece, so the pressing amount of the polishing pad against the dress plate is adjusted according to the thickness distribution of the disk-shaped workpiece. . Therefore, it is possible to form a polished surface corresponding to the thickness distribution of the disk-shaped workpiece. Then, by polishing the disk-shaped workpiece with this polishing surface, the disk-shaped workpiece can be polished to an even thickness even if the thickness distribution of the disk-shaped workpiece varies.
In the above grinding and polishing apparatus of the present invention, the disk-shaped workpiece is formed by bonding the two workpieces with an adhesive member interposed therebetween, and the radial thickness measuring means is ground by the disk-shaped workpiece grinding means. The thickness in the radial direction of one of the first workpieces is measured, and the disc-shaped workpiece is polished by changing the shape of the polishing pad in the radial direction according to the thickness distribution in the radial direction of the first workpiece.
According to the present invention, the disk-shaped workpiece can be polished to a uniform thickness by changing the shape of the polishing surface according to the thickness distribution of the disk-shaped workpiece.

FIG. 1 is a schematic diagram of a grinding and polishing apparatus according to a first embodiment. FIG. 2 is a schematic diagram of the polishing means according to the first embodiment. As shown in FIG. 1, the grinding and polishing apparatus according to the first embodiment is not limited to a full-auto type processing apparatus in which a series of processing such as grinding and polishing is performed fully automatically. For example, the present invention can be applied to a processing apparatus dedicated to polishing.

The grinding and polishing apparatus 1 is configured to perform polishing by moving the disk-shaped workpiece W1 to the polishing area after grinding the disk-shaped workpiece W1 in the grinding area. Further, periodically, the thickness distribution of the disc-shaped workpiece W1 after grinding is measured, and the polished

As the disk-shaped workpiece W1, a semiconductor substrate such as silicon wafer (Si), gallium arsenide (GaAs), silicon carbide (SiC), ceramic, glass, sapphire (Al 2 O 3 ) based inorganic material substrate, plate shape A metal or resin ductile substrate, or various processed substrates requiring flatness (TTV: Total Thickness Variation) from the micron order to the submicron order may be used. Here, the flatness refers to the difference between the maximum value and the minimum value among the heights measured in the thickness direction with the polished surface of the disk-shaped workpiece W1 as a reference surface.

Next, the detailed configuration of the polishing means will be described. As shown in FIG. 2, the polishing means 3 includes a dressing mechanism 4 that forms a polished surface in advance before polishing or implements a periodic polishing surface dress after polishing. The dress mechanism 4 is provided with a disk-shaped

In addition, the grinding / polishing apparatus 1 is provided with a control means 6 for comprehensively controlling each part of the apparatus. The control means 6 includes a processor that executes various processes, a memory, and the like. The memory is composed of one or a plurality of storage media such as a ROM (Read Only Memory) and a RAM (Random Access Memory) depending on the application. The
The

Next, a configuration for measuring the thickness distribution of the disc-like workpiece W1 before polishing and a thickness distribution measuring operation will be described with reference to FIG. FIG. 3 is a schematic diagram illustrating a configuration example for measuring the thickness distribution of the disk-shaped workpiece according to the first embodiment.
As shown in FIG. 3, a radial thickness measuring means 5 for measuring the thickness distribution of the disk-shaped workpiece W1 is provided above the chuck table 13. The radial
In addition, after the grinding process is performed, the inclination of the chuck table 13 is adjusted by the
Next, referring to FIG. 4, the thickness distribution pattern of the disk-shaped workpiece and the shape pattern of the polishing surface necessary for polishing to a uniform thickness of the disk-shaped workpiece according to the thickness distribution pattern. explain. FIG. 4 is a diagram showing the thickness distribution after grinding of the disk-shaped workpiece according to the first embodiment and the shape pattern of the polishing pad corresponding to the thickness distribution. Note that the thickness distribution of the disc-shaped workpiece and the shape pattern of the polishing pad shown in FIG. 4 are exaggerated as compared with the thickness of the actual disc-shaped workpiece or polishing pad. Further, the shape pattern of the polishing pad is not limited to the thickness distribution pattern shown in the following pattern A to pattern D, and any shape can be used as long as it is formed in a shape corresponding to the thickness distribution of the disk-shaped workpiece. May be.
As shown in FIG. 4, the pattern of the thickness distribution of the disc-shaped workpiece W1 after grinding varies depending on the surface shape of the grinding surface, the lot of the disc-shaped workpiece W1, and the like.
For example, as shown in the pattern A, when a convex thickness distribution that is thicker from the
As shown in the pattern B, in the case where a concave thickness distribution is obtained that becomes thinner from the
As shown in the pattern C, when a thickness distribution is obtained in which the
As shown in the pattern D, when the thickness distribution is obtained such that the
Next, the dressing operation of the polishing pad according to the first embodiment will be described with reference to FIG. FIG. 5 is a diagram illustrating a dressing operation of the polishing pad according to the first embodiment. In the first embodiment, the disc-shaped workpiece W1 is made uniform by adjusting the shape of the polishing surface of the
As shown in FIG. 5A, the
Next, as shown in FIG. 5B, while the
During relative movement of the
The actual polishing process is performed in a state where the rotation axis of the
Moreover, in 1st Embodiment, although it was set as the structure which shape | molds the grinding | polishing
Next, the polishing operation according to the first embodiment will be described with reference to FIG. FIG. 6 is a diagram illustrating a polishing operation of the polishing unit according to the first embodiment.
As shown in FIG. 6, after the
In the polishing process, the
As described above, according to the grinding and polishing apparatus 1 according to the first embodiment, the thickness distribution in the radial direction of the disk-like workpiece W1 is measured after the grinding process, and the
Next, a grinding / polishing apparatus according to a second embodiment will be described with reference to FIG. FIG. 7 is a schematic diagram of a grinding and polishing apparatus according to the second embodiment. In the second embodiment, the configuration of the apparatus is the same as that of the first embodiment, whereas the disk-shaped workpiece to be processed is a bonded workpiece in which two workpieces are bonded with an adhesive member. Is different. Hereinafter, the same components as those in the first embodiment are denoted by the same names and reference numerals, and differences will be mainly described.
As shown in FIG. 7, the disc-shaped workpiece W <b> 2 according to the second embodiment is configured by a bonded workpiece in which the
Therefore, in the second embodiment, the radial thickness measurement means 5 measures the radial thickness distribution of the
When measuring the thickness distribution of the

In the above-described embodiment, the
In the above-described embodiment, the pressing
In the above-described embodiment, the radial thickness measuring means 5 is provided in the polishing means 3 (polishing area). However, the present invention is not limited to this configuration. The radial thickness measuring means 5 may be any means as long as it can measure the thickness distribution of the disk-like workpiece W1 after grinding, and may be provided in the grinding means 2 (grinding area), for example.
In the above-described embodiment, the
In the above-described embodiment, the
As described above, the present invention has an effect that a disk-shaped workpiece can be formed with an equal thickness, and is particularly useful for a grinding and polishing apparatus capable of grinding and polishing the surface of a disk-shaped workpiece. is there.
