レーザー加工溝形成工程を実施するには、チャックテーブル36を移動して図8の(a)に示すように所定の分割予定ライン101の一端(8の(a)において左端)をレーザー光線照射手段5の集光器53の直下に位置付ける。そして、集光器53から照射されるパルスレーザー光線の集光点Pを半導体ウエーハ10の裏面10b(上面)付近に合わせる。次に、レーザー光線照射手段5の集光器53から半導体ウエーハ10に対して吸収性を有する波長のパルスレーザー光線を照射しつつチャックテーブル36を図8の(a)において矢印X1で示す方向に所定の加工送り速度で移動せしめる。そして、分割予定ライン101の他端(図8の(b)において右端)が集光器53の直下位置に達したら、パルスレーザー光線の照射を停止するとともにチャックテーブル36の移動を停止する。この結果、図8の(b)および図8の(c)に示すように半導体ウエーハ10には、分割予定ライン101に沿ってレーザー加工溝110が形成される(レーザー加工溝形成工程)。
