[第1放熱層の形成]
絶縁性基板として、日立金属アドメット(株)製の窒化ケイ素(Si3N4)基板(寸法:3.5cm×3.5cm)を用意した。なお、この窒化ケイ素基板の表面粗さを、表面粗さ測定器(株式会社東京精密、surfcom120A)を用い、JIS B 0601:2001に準拠し、測定長を8mmとして測定したところ、算術平均粗さ(Ra)は0.8μmであった。
この絶縁性基板の両面に、第1放熱層としての銅めっき層を、下記表2に示した所定の厚みとなるよう形成することで、No.1〜8の基板を用意した。ここで銅めっきは、具体的には、以下の手順で行った。

(4)活性化:活性化剤としてのOPC−150クリスターMU(奥野製薬工業(株)製)を15vol%の割合で含有する水溶液中に25℃で5分間浸漬した後、水洗した。
(5)無電解銅めっき:無電解銅めっき液としてのATSアドカッパーCT(奥野製薬工業(株)製)を15vol%の割合で含有する水溶液中に40℃で10分間浸漬した後、水洗した。

比較のために、市販の銅メタライズ基板(日立金属アドメット株式会社製品)を用意し、No.9の放熱性基板とした。

また、上記で用意した銅ペーストA〜Dを焼成して形成される焼成物の熱膨張係数を測定した。すなわち、まず、銅ペーストA〜Dをそれぞれ試験片作成用セルに流し込み、25℃で硬化させたのち、7mm×7mm×50mmの角柱状にプレス成形し、1000℃で仮焼きした。仮焼き後の焼成物を、ダイヤモンドカッターにより断面の一辺の長さが4mmで、長さが20mmの角柱状に切り出して試験片とした。熱膨張係数は、熱機械分析装置(株式会社リガク製、TMA8310)を用い、大気中、昇温速度10℃/分とし、室温(25℃)〜500℃の温度範囲における試験片の長さを、示差膨張方式にて測定した平均線膨張率である。その結果を表2の「CTE」の欄に示した。

放熱性基板における放熱層と基板との接合強度については、いずれのサンプルについても概ね良好な結果が得られた。なお、表2に示したように、第1放熱層の厚みは基板との接合強度と密接に関係し、第1放熱層の厚みが厚い程、接合強度が高くなる傾向が見られた。すなわち、第1放熱層である銅めっき層が、セラミック製基板の表面の微細な凹凸に良好に食い込み、放熱層と基板との強固な接合を実現しているものと考えられる。このことから、ガラス粉末の組成にもよるものの、接合強度の観点からは、第1放熱層の厚みは0.1μmより厚く、例えば1μm以上であるのが好ましいことがわかった。一方で、第1放熱層の厚みが同じであっても、第2放熱層に配合するガラス粉末の性状によっても接合強度が異なることがわかった。例えば、放熱性基板4〜7の比較から、使用したガラス粉末の組成により得られる第2放熱層の熱膨張係数に差が生じ、熱膨張係数がより小さい(換言すると、熱膨張係数が基板により近い)ことで、放熱層の表面の平坦度が高められることが確認できた。かかる点において、第2放熱層の熱膨張係数は、12×10−6/K以下であること、さらには、11×10−6/K以下であることが好ましいことがわかった。 As for the bonding strength between the heat-dissipating layer and the substrate in the heat-dissipating substrate, generally good results were obtained for all samples. ヒートサイクル後の剥離試験に関しては、放熱性基板1〜6について、−20℃〜250℃という広い温度範囲でのヒートサイクル試験の後にも、基板とメタライズ層の剥離や、クラックの発生が確認されず、良好な接合状態を保っていた。これに対して、放熱性基板7については、ヒートサイクルによりクラックの発生が確認された。これは、第2放熱層に添加したガラス粉末Dの軟化点が高く、接合時に他の基板ほど良好な接合を形成できなかったことや、高温での第2放熱層の柔軟性が若干低くなったこと、さらには、ガラス粉末Dの熱膨張係数が比較的高いためにヒートサイクルにより生じる各層の界面で発生する応力(残留応力を含む)を好適に緩和できなかったこと、が影響しているものと考えられた。放熱性基板8については、ヒートサイクルにより、クラックは発生しなかったものの放熱層の剥離が生じた。これは、第1放熱層のめっき層の厚みが厚くなったため、従来の銅メタライズ基板と同程度しか、セラミック基板と放熱層との熱膨張係数差による応力を上手く緩和できなかったものと考えられる。しかしながら、これらの放熱性基板7および8は、例えば、市販の放熱性基板9に比較すると、同等のヒートサイクル耐性を有しながら、放熱層の接合強度が高められていることがわかる。
