Description
The technology disclosed in this specification relates to a semiconductor device in which a contact trench is formed.
In order to reduce the size of a semiconductor device, a technique for forming a contact trench in a surface layer portion of a semiconductor layer is known. The electrode filled in the contact trench can be brought into contact with the semiconductor layer using the side surface of the contact trench. For this reason, since the contact area of the electrode in the in-plane direction of the semiconductor layer can be reduced, the semiconductor device can be miniaturized.
In this type of semiconductor device, it is desired to reduce the contact resistance of the electrode filled in the contact trench, and an example of the technique is disclosed in
In the semiconductor device, since the first metal part that is in ohmic contact with the p-type base region and the second metal part that is in ohmic contact with the n-type source region are filled in the contact trench, miniaturization and contact resistance are achieved. Both declines have been improved.
However, in the semiconductor device, aluminum having a large thermal expansion coefficient is used as the material of the third metal part surrounded by the first metal part and the second metal part. The thermal expansion of the metal filled in the contact trench is regulated by the hard semiconductor layer in the in-plane direction of the semiconductor layer. For this reason, when such a metal having a large thermal expansion coefficient is filled in the contact trench, when the semiconductor device is heated to a high temperature, the joint surface between the metal part and the metal part or the metal part and the semiconductor layer Stress concentrates on the joint surfaces, and peeling or cracks may occur on these joint surfaces. These peeling and cracks reduce the reliability of the semiconductor device.
An object of the present specification is to provide a technique for improving reliability in a semiconductor device in which a contact trench is formed.
The semiconductor device disclosed in this specification includes a semiconductor layer, a first metal part, a second metal part, and a third metal part. A contact trench is formed in the surface layer of the semiconductor layer. The first metal portion is filled in the contact trench and contacts the bottom surface of the contact trench. The second metal portion is filled in the contact trench and contacts the side surface of the contact trench. The third metal part is filled in a contact trench, and is surrounded by the first metal part and the second metal part. The semiconductor layer has a first conductivity type first semiconductor region and a second conductivity type second semiconductor region. The first semiconductor region is provided exposed on the bottom surface of the contact trench. The second semiconductor region is provided exposed on the side surface of the contact trench. The first metal part and the first semiconductor region are in ohmic contact. The second metal part and the second semiconductor region are in ohmic contact. The coefficient of thermal expansion of the material of the third metal part is not more than the coefficient of thermal expansion of the material of the second metal part. Since the material of the third metal portion filled in the contact trench is made of a material having a small coefficient of thermal expansion, even if the temperature of the semiconductor device becomes high, the metal-to-metal junction surface and the metal-to-semiconductor layer The stress applied to the joint surfaces is relaxed, peeling or cracks at these joint surfaces are suppressed, and the reliability of the semiconductor device is improved.
The technical features disclosed in this specification will be summarized below. The items described below have technical usefulness independently.

Even in such a case, the thermal expansion coefficient of the material of the third metal part is disclosed in the present specification as compared with the conventional semiconductor device configured to be larger than the thermal expansion coefficient of the material of the second metal part. The reliability of semiconductor devices is high.
(Second feature) The material of the semiconductor layer is not particularly limited.
The
The
In the
Further, in the
The

Next, as shown in FIG. 7, the
Next, as shown in FIG. 8, heat treatment is performed. In one example, the heat treatment condition is 1000 ° C. or less in an oxygen-free atmosphere. As a result, at least part of the
Next, as shown in FIG. 9, the
Next, as shown in FIG. 10, the
