実施例1におけるIII族窒化物結晶の製造装置の構成は、図1に示した通りである。本実施例において、種基板の直径を170mm、基板上流部加熱ヒータの長さを45mmとし、基板加熱ヒータの長さを種基板の直径+6mmとした。また、基板加熱ヒータによる加熱温度を1200℃、基板上流部加熱ヒータによる加熱温度を1270℃とした。また、基板上流部加熱ヒータの直上15mmの高さにIII族酸化物の還元物ガスと窒素元素含有ガスとの混合点を配した。また、III族酸化物の還元物ガスおよび窒素元素含有ガスは水平に噴きつける構造とした。さらに、結晶育成空間の高さは45mmとした。本実施の形態では、原料ガスにGa2Oを0.05l/m、還元性ガスに水素を10l/m、窒素元素含有ガスにアンモニアを5l/mで供給し、種基板の回転数を10rpmとした。

前記チャンバ内に窒素元素含有ガスを供給する窒素元素含有ガス供給口と、
前記窒素元素含有ガスと混合するようにIII族元素の化合物ガスを前記チャンバ内に供給する化合物ガス供給口と、
混合された前記化合物ガスと前記窒素元素含有ガスとを前記チャンバ外に排出する排出口と、
前記化合物ガスと前記窒素元素含有ガスとの混合点の下流側、かつ、前記排出口の上流側で種基板を保持するためのホルダと、
前記種基板を加熱する第1ヒータと、
前記混合点から前記種基板に至るまでの空間を前記第1ヒータよりも高温で加熱する第2ヒータと、
前記種基板および前記ホルダを取り囲み、かつ、前記種基板よりも高温を維持するリングと、を備える、III族窒化物結晶の製造装置。 A chamber;
