Description
Claims (15)
- 基板に対して、金属元素非含有である炭素を含む反応ガスを供給して、前記基板上に炭素 を含む層を形成する第1の工程と、
前記基板に対して、第1の金属元素を含み、かつ炭素非含有の第1の原料ガスを供給して 、前記基板上に前記第1の金属元素を含む金属炭化層を形成する第2の工程と、
前記基板に対して、前記第1の金属元素とは異なる第2の金属元素を含み、かつ炭素非含有の第2の原料ガスを供給して、前記基板上に前記第1の金属元素および前記第2の金属 元素を含む金属炭化層を形成する第3の工程と、
を前記第1の工程、第2の工程および第3の工程を当該順に、非同期に時分割して行うサ イクルを所定回数行うことにより、前記基板上に前記第1の金属元素および前記第2の金属元素を含む金属炭化膜を形成する工程を有する半導体装置の製造方法。 - 前記第2の工程では、前記基板上の前記炭素を含む層の吸着サイトの一部と、前記第1の 原料ガスとを反応させることにより、前記基板上の前記炭素を含む層の吸着サイトを残し た状態で、前記基板上に前記第1の金属元素を含む金属炭化層を形成し、
前記第3の工程では、前記基板上の前記炭素を含む層に残された前記吸着サイトと前記第 2の反応ガスとを反応させることにより、前記基板上に前記第1の金属元素および前記第 2の金属元素を含む金属炭化層を形成する、
請求項1に記載の半導体装置の製造方法。 - 前記第2の工程では、前記第1の原料ガスの供給時間を制御することにより、前記基板上 の前記炭素を含む層の吸着サイトを残した状態で、前記基板上に前記第1の金属元素を含 む金属炭化層を形成する、
請求項2に記載の半導体装置の製造方法。 - 前記第2の工程では、前記第1の原料ガスの供給流量を制御することにより、前記基板上 の前記炭素を含む層の吸着サイトを残した状態で、前記基板上に前記第1の金属元素を含 む金属炭化層を形成する、
請求項2に記載の半導体装置の製造方法。 - 前記第2の工程において、前記第1の原料ガスと反応させる前記基板上の前記炭素を含む 層の吸着サイトの割合は、前記金属炭化膜に求められる前記第1の金属元素、前記第2の 金属元素および炭素の組成比の値に応じて決定される、
請求項2に記載の半導体装置の製造方法。 - 前記第1の工程、前記第2の工程および前記第3の工程の後に、前記基板が存在する空間に残留する各ガスを除去する工程をそれぞれ行う請求項1〜5のいずれか1項に記載の半導体装置の製造方法。
- 前記第1の原料ガスおよび前記第2の原料ガスは、ハロゲン化物である請求項1〜6のい ずれか1項に記載の半導体装置の製造方法。
- 前記第1の原料ガスは四塩化チタンであり、前記第2の原料ガスは三塩化アルミニウムで ある請求項7に記載の半導体装置の製造方法。
- 前記反応ガスは、炭化水素系ガスである請求項1〜8のいずれか1項に記載の半導体装置の製造方法。
- 前記反応ガスはプロピレンガスである請求項9に記載の半導体装置の製造方法。
- 前記反応ガス、前記第1の原料ガスおよび前記第2の原料ガスは、窒素およびシリコンを 含まないガスである請求項1〜10のいずれか1項に記載の半導体装置の製造方法。
- 基板を収容する処理室と、
前記処理室内の前記基板に対して、金属元素非含有である炭素を含む反応ガス、第1の金属元素を含み、かつ炭素非含有の第1の原料ガスおよび前記第1の金属元素とは異なる第2の金属元素を含み、かつ炭素非含有の第2の原料ガスを供給するガス供給系と、
前記処理室内の基板に対して、前記反応ガスを供給して、前記基板上に炭素を含む層を形 成する第1の処理と、前記処理室内の基板に対して、前記第1の原料ガスを供給して、前 記基板上に前記第1の金属元素を含む金属炭化層を形成する第2の処理と、前記処理室内の前記基板に対して、前記第2の原料ガスを供給して、前記基板上に前記第1の金属元素 および前記第2の金属元素を含む金属炭化層を形成する第3の処理と、を前記第1の処理 、第2の処理および第3の処理を当該順に非同期に時分割して行うサイクルを所定回数行うことにより、前記基板上に前記第1の金属元素および前記第2の金属元素を含む金属炭化膜を形成するように前記ガス供給系を制御するよう構成される制御部と、
を有する基板処理装置。 - 基板処理装置の処理室内の基板に対して、金属元素非含有である炭素を含む反応ガスを供 給して、前記基板上に炭素を含む層を形成する第1の手順と、
基板に対して、第1の金属元素を含み、かつ炭素非含有の第1の原料ガスを供給して、前 記基板上に前記第1の金属元素を含む金属炭化層を形成する第2の手順と、
前記処理室内の前記基板に対して、前記第1の金属元素とは異なる第2の金属元素を含み、かつ炭素非含有の第2の原料ガスを供給して、前記基板上に前記第1の金属元素および 前記第2の金属元素を含む金属炭化層を形成する第3の手順と、
を前記第1の手順、第2の手順および第3の手順を当該順に非同期に時分割して行うサイ クルを所定回数行うことにより、前記基板上に前記第1の金属元素および前記第2の金属元素を含む金属炭化膜を形成する手順をコンピュータにより前記基板処理装置に実行させるプログラム。 - 基板に対して、金属元素非含有である炭素を含む反応ガスを供給して、前記基板上に炭素 を含む層を形成する第1の工程と、
前記基板に対して、第1の金属元素を含み、かつ炭素非含有の第1の原料ガスを供給して 、前記基板上に前記第1の金属元素を含む金属炭化層を形成する第2の工程と、
前記基板に対して、前記第1の金属元素とは異なる第2の金属元素を含み、かつ炭素非含 有の第2の原料ガスを供給して、前記基板上に前記第1の金属元素および前記第2の金属 元素を含む金属炭化層を形成する第3の工程と、
を前記第1の工程、第2の工程および第3の工程を1サイクルとして当該順に、非同期に 時分割して所定回数行う工程aと、
前記第1の工程と前記第2の工程を1サイクルとして非同期に時分割して所定回数行う工 程bと、
前記工程aと前記工程bを1サイクルとして所定回数行うことにより、前記基板上に前記 第1の金属元素および前記第2の金属元素を含む金属炭化膜を形成する工程を有する半導 体装置の製造方法。 - 基板に対して、金属元素非含有である炭素を含む反応ガスを供給して、前記基板上に炭素 を含む層を形成する第1の工程と、
前記基板に対して、第1の金属元素を含み、かつ炭素非含有の第1の原料ガスを供給して 、前記基板上に前記第1の金属元素を含む金属炭化層を形成する第2の工程と、
前記基板に対して、前記第1の金属元素とは異なる第2の金属元素を含み、かつ炭素非含 有の第2の原料ガスを供給して、前記基板上に前記第1の金属元素および前記第2の金属 元素を含む金属炭化層を形成する第3の工程と、
を前記第1の工程、第2の工程および第3の工程を1サイクルとして当該順に、非同期に 時分割して所定回数行う工程aと、
前記第1の工程と前記基板が存在する空間に残留する前記反応ガスを除去する工程を1サ イクルとして非同期に時分割して所定回数行う工程bと、
前記工程aと前記工程bを1サイクルとして所定回数行うことにより、前記基板上に前記 第1の金属元素および前記第2の金属元素を含む金属炭化膜を形成する工程を有する半導 体装置の製造方法。
