(d)画素ごとの輝度情報を電子ビームの照射位置に応じて2次元的に並べる。
この動作の中で(a)から(c)において(a)では偏向回路の遅延時間、(b)では一次、二電子の飛行時間、(c)では二次信号の増幅回路の遅延時間といった遅延時間を有している。そのため、輝度情報は前記、遅延時間の分だけ電子ビームの照射よりも遅れた照射位置の輝度情報となる。この遅延時間が輝度情報の取得周期、よりも長くなると取得画像の位置ずれが生じる。この位置ずれ量ΔXは、遅延時間をTd、輝度情報取得周期をTsとすると、以下の式(1)のようになる。

特に電子ビームを高速に走査する場合は輝度情報取得周期をTsが短くなるため位置ずれ量が大きくなる。また、位置ずれの方向は電子ビームの走査方向と同じ方向となる。

実施の形態別の変形例としてタイミング信号51に対する輝度情報信号56または輝度情報55の遅延時間分だけ余分に走査を行い、記憶部7に輝度情報55を格納し画像処理にて画像をずらすという方法もある。この方法(変形例2)では余分に走査を行う必要があるため、画像の取得時間が増える。また、より高速な走査を行った場合は位置ずれ量が大きくなり、画像を取得しない部分への荷電ビーム照射範囲が大きくなる。そのため、試料帯電による画像劣化等の原因となる可能性があり、最良の手段とは言えない。しかしながら、変形例2では、実施の形態および変形例1のような遅延回路を設けることなく、高速な走査を行ったとしても画素の位置ずれが生じない。

実施の形態、変形例1および変形例2を実現するにあたって、遅延回路52,52Bの最適な遅延時間Tdを正確に求める必要がある。最適な遅延時間Tdを求める方法はいくつか考えられるが、その一つは電気的な遅延時間をオシロスコープなどの測定器にて計測する方法である。この方法では電子回路の伝搬遅延時間を測定することが可能であるが電子回路以外の遅延時間を計測することが困難である。しかしながら、電子回路以外の遅延時間は電子回路部分の遅延時間に比べて小さいので測定器によって遅延時間Tdを求めることも可能である。さらに精度の良い方法として、実際に画像を取得し、画像から最適遅延時間Tdを求める方法を以下に説明する。

図11は実施の形態に係るエッジ位置から最適遅延時間を求める方法を示す図である。まず、図11(a)に示すように縦方向(Y方向)のラインパターン(黒色の下に長い長方形形状のパターン)を横方向(X方向)に往復走査して画像を取得する。このときの遅延回路52の遅延時間をTdsとする。次にX方向の1ラインごとにパターンのエッジ位置を算出する。ここで遅延時間Tdsが最適でない場合、図11(b)のようにエッジ位置がラインごとに異なった画像となる。図11(c)はラインごとのパターンのエッジ位置をプロットしたものである。ここでエッジ位置の誤差量ΔPは往復走査を行っているため往走査、復走査において逆方向の位置ずれが生じている。したがって、画素周期をTpとするとエッジ位置の誤差量ΔPからと遅延時間誤差ΔTdには以下の式(2)の関係が成り立つ。

以上のような方法で遅延時間誤差ΔTdを測定することが可能である。

最適な遅延時間Tdは画像取得時に使用した遅延時間Tdsに遅延時間誤差ΔTdを加算することで求めることができる。

また、第2の方法として走査電子顕微鏡の性能評価方法の一つである分解能評価にて行う方法がある。本説明では簡略化のため評価画像をラインパターンとして説明する。ここで分解能評価は、輝度プロファイルを取得し、その傾きから算出する方法とする。図12は実施の形態に係る輝度プロファイルから最適遅延時間を求める方法を示す図である。図12(a)に示すようなラインパターンの同一部分を往復走査し、ライン方向の輝度プロファイルを往走査、復走査にてそれそれで取得する。

ここで実際の走査電子顕微鏡を用いて試料を観察する条件に、画像拡大率である倍率、画像の回転量がある。画像の倍率は走査信号の振幅と反比例の関係にあることから走査信号の振幅で画像の倍率を制御している。また、画像の回転はX方向,Y方向それぞれの走査信号を合成することで走査方向を変える制御している。このような走査波形の変更に伴って、遅延時間Tdが変化することが予測される。その場合は、倍率、回転によって、遅延時間Tdを可変とすることが必要となる。荷電粒子の照射条件、特に荷電粒子源での加速電圧、および試料への照射エネルギーによって荷電ビームの飛行時間が異なる。これも輝度信号の遅延時間含まれることから、加速電圧、照射エネルギーによって遅延時間Tdの最適値が異なる。したがって、加速電圧、照射エネルギーも考慮して遅延時間の最適値を求める必要がある。
