Description
The present invention relates to a semiconductor device manufacturing method and a semiconductor device.
Gallium nitride is widely used for blue light-emitting diodes and white light-emitting diodes, and is attracting attention as a material for next-generation electronic devices and optical devices because of its excellent heat resistance and large band gap.
Conventionally, in a gallium nitride semiconductor device, generally, a buffer layer is appropriately provided on the surface of a substrate such as sapphire, a gallium nitride layer is formed on the buffer layer, then cut together with the substrate with a dicing saw, and then a part of the substrate And an electrode is formed on the obtained chip.
However, in the above method, not only gallium nitride but also a sapphire substrate is formed into chips, so that the sapphire substrate is expensive but almost impossible to reuse. Therefore, there is a problem that the blue light-emitting diode and the white light-emitting diode are expensive because the sapphire substrate is disposable.
Therefore, in recent years, a gallium nitride layer is formed on the surface of the sapphire substrate, a metal layer is formed on the surface of the gallium nitride layer opposite to the sapphire substrate, and then a sapphire substrate is irradiated with laser light from the sapphire substrate side. The laser lift-off method which peels off was examined (
In addition, as another method for peeling a sapphire substrate from a gallium nitride layer on which a metal layer is formed, a chemical lift-off method in which a buffer layer such as a chromium mononitride layer formed on the substrate is dissolved with a chemical is studied (non-patent) Reference 2).
金属層を形成した窒化ガリウム層からサファイア基板を剥離する更に別の方法としては、サファイア基板の表面に窒化ホウ素などの劈開性のバッファ層を形成しておき、このバッファ層に窒化ガリウム層および金属層を形成後、バッファ層の劈開性を利用してサファイア基板を剥離する方法がある(非特許文献3) As yet another method of peeling the sapphire substrate from the gallium nitride layer on which the metal layer is formed, a cleaving buffer layer such as boron nitride is formed on the surface of the sapphire substrate, and the gallium nitride layer and the metal are formed on the buffer layer. After forming the layer, there is a method of peeling the sapphire substrate using the cleavage property of the buffer layer (Non-patent Document 3).
Thus, after forming the metal layer on the gallium nitride layer, the sapphire substrate can be reused by peeling the sapphire substrate before post-processing and chipping the gallium nitride substrate. It is considered that elements such as blue light emitting diodes can be manufactured at a lower cost than in the past.
However, copper is an example of a metal forming the metal layer whereas thermal expansion coefficient is as large as 16 × 10 -6 / K, gallium nitride, which is an example of the semiconductor layer is a thermal expansion coefficient of 5.6 × 10 - 6 / K and small compared to copper. Therefore, there is a problem that a large thermal stress is generated between the semiconductor layer and the metal layer in the manufacturing process of the semiconductor device.
The present invention has been made to solve the above-described problems, and a semiconductor device manufacturing method, a manufacturing process, and a manufacturing process capable of suppressing generation of a large thermal stress between a semiconductor layer and a metal layer in the semiconductor device manufacturing process, and An object of the present invention is to provide a semiconductor device in which a large thermal stress is not generated between the semiconductor layer and the metal layer during use.
A first aspect of the present invention relates to a method for manufacturing a semiconductor device, and includes a metal layer forming step of forming a metal layer on a semiconductor layer, and in the metal layer forming step, a thermal expansion coefficient is provided inside the metal layer. Is dispersed in a material having a thermal expansion coefficient equal to or lower than that of the semiconductor layer.
The second aspect of the present invention also relates to a method for manufacturing a semiconductor device, comprising: a semiconductor layer forming step of forming a semiconductor layer on a single crystal substrate; and a surface of the semiconductor layer opposite to the single crystal substrate. A metal layer forming step for forming a metal layer, and a single crystal substrate peeling step for peeling the single crystal substrate from the semiconductor layer. In the metal layer forming step, thermal expansion is performed inside the metal layer. A material having a coefficient equal to or smaller than the thermal expansion coefficient of the semiconductor layer is dispersed.
In a semiconductor device composed of a semiconductor layer and a metal layer, it is considered that the thermal stress between the semiconductor layer and the metal layer is mainly caused by a difference in thermal expansion coefficient in the plane direction.
However, in the semiconductor device manufacturing method, the thermal expansion coefficient in the surface direction of the metal film is reduced by dispersing the material in a certain amount or more in the metal layer in the metal layer forming step.
Thereby, according to the manufacturing method of the semiconductor device, generation of a large thermal stress between the semiconductor layer and the metal layer in the manufacturing process after forming the metal layer on the surface of the semiconductor layer is suppressed, and Improves conductivity and contributes to heat dissipation.
According to a third aspect of the present invention, in the method of manufacturing a semiconductor device according to the first or second aspect, the metal layer is formed by an electroforming method in the metal layer forming step and used in the electroforming method. In the electroforming bath, the non-metallic material formed by coating the surface with a magnetic layer is dispersed, and a magnetic field in a direction parallel or perpendicular to the surface of the semiconductor layer is applied to the electroforming bath. The material is dispersed along the surface of the semiconductor layer.
In the semiconductor device manufacturing method, since the metal layer is formed by electroforming, the metal layer can be formed in a short time even when a thick metal layer is formed. In addition, a non-metallic material formed by coating the surface with a magnetic metal is dispersed in the electroforming bath, and a magnetic field in a direction parallel or perpendicular to the surface of the gallium nitride layer is applied to the electroforming bath. Thus, the metal and the non-metallic material are co-deposited, and therefore, in the obtained metal layer, the non-metallic material is dispersed along the surface of the semiconductor layer and adhered to the surface of the semiconductor layer. Thinly formed.
According to a fourth aspect of the present invention, in the semiconductor device manufacturing method according to the first or second aspect, in the metal layer forming step, the metal layer is formed by an electroforming method and used in the electroforming method. The metal material is dispersed in an electroforming bath, and a magnetic field in a direction parallel or perpendicular to the surface of the semiconductor layer is applied to the electroforming bath, whereby the material is moved along the surface of the semiconductor layer. It is characterized by being dispersed.
In the semiconductor device manufacturing method, since the metal layer is formed by electroforming, the metal layer can be formed in a short time even when a thick metal layer is formed. Further, the metal material is dispersed in the electroforming bath, and the metal and the metal material are co-deposited in a state where a magnetic field in the direction along the surface of the gallium nitride layer is applied to the electroforming bath. Thus, in the obtained metal layer, the metal material is dispersed along the surface direction of the semiconductor layer.
According to a fifth aspect of the present invention, in the semiconductor device manufacturing method according to the first to fourth aspects, the semiconductor layer is a gallium nitride layer.
According to a sixth aspect of the present invention, in the semiconductor device manufacturing method according to the second aspect, the semiconductor layer is a gallium nitride layer, and the single crystal substrate is a sapphire substrate.
Since gallium nitride used as a semiconductor layer in the semiconductor device manufacturing method has excellent heat resistance and a large band gap, a semiconductor device having high withstand voltage and high operating speed can be manufactured.
According to a seventh aspect of the present invention, in the semiconductor device manufacturing method according to the third aspect, the non-metallic material is selected from the group consisting of carbon fibers, alumina fibers, silica fibers, glass fibers, and silicon compound fibers. It is characterized by being a non-metallic fiber made.
These non-metallic fibers used in the manufacturing method of the semiconductor device have a smaller coefficient of thermal expansion than ordinary metals, so that the metal layer can be arranged along the surface in the metal layer. The thermal expansion and thermal shrinkage along the surface direction can be effectively suppressed.
According to an eighth aspect of the present invention, in the semiconductor device manufacturing method according to the third aspect, the magnetic layer is selected from nickel, cobalt, iron, and alloys thereof on the surface of the non-metallic material. It is formed by electroless plating of seeds or two or more kinds of magnetic metals.
In the semiconductor device manufacturing method, the magnetic layer is formed on the surface of the nonmetallic material by electrolessly plating the magnetic metal on the surface of the nonmetallic material. Good adhesion between the metal material and the metal forming the matrix.
According to a ninth aspect of the present invention, in the method for manufacturing a semiconductor device according to the fourth aspect, the metal material is an iron-nickel alloy fiber having a low thermal expansion coefficient.
According to a tenth aspect of the present invention, in the seventh or ninth method for manufacturing a semiconductor device, a ratio of the nonmetallic fiber or iron-nickel alloy fiber is 40 to 90% by volume of the metal layer. And
In the method of manufacturing a semiconductor device, a large thermal stress is generated between the metal layer and the gallium nitride layer unless the ratio of non-metallic fiber or iron-nickel alloy fiber is 40 volume% or more of the metal layer. It cannot be suppressed, and if it exceeds 90% by volume of the metal layer, it is not preferable because electrodeposition proceeds non-uniformly.
According to an eleventh aspect of the present invention, in the method for manufacturing a semiconductor device according to the first to fourth aspects, the material is a non-metallic or metallic particle.
According to a twelfth aspect of the present invention, in the semiconductor device manufacturing method according to the eleventh aspect, the ratio of non-metallic or metallic particles is 65 to 95% by volume of the metal layer.
In the method of manufacturing a semiconductor device, a large thermal stress is generated between the metal layer and the gallium nitride layer unless the ratio of non-metallic or metal particles is 65% by volume or more with respect to the metal layer. It cannot be suppressed, and if it exceeds 95% by volume with respect to the metal layer, it is not preferable because electrodeposition proceeds non-uniformly.
According to a thirteenth aspect of the present invention, in the semiconductor device manufacturing method according to the first to fourth aspects, the metal constituting the matrix in the metal layer is any one of copper, copper alloy, nickel, and nickel alloy. It is characterized by.
Since copper, copper alloy, nickel, and nickel alloy used as the metal layer in the method for manufacturing a semiconductor device have high thermal conductivity and conductivity, the resulting gallium nitride substrate is preferably used for LEDs.
A fourteenth aspect of the present invention relates to a semiconductor device, a semiconductor layer, and a metal layer formed on the semiconductor layer, in which a material having a thermal expansion coefficient equal to or smaller than the thermal expansion coefficient of the semiconductor layer is dispersed. It is characterized by having.
In the semiconductor device, a material having a thermal expansion coefficient equal to or lower than the thermal expansion coefficient of the semiconductor layer is dispersed along the surface of the semiconductor layer inside the metal layer. The thermal expansion and contraction in the opposite direction is suppressed. Therefore, a large thermal stress is suppressed from being generated between the semiconductor layer and the metal layer in the manufacturing process.
As described above, according to the present invention, a method for manufacturing a semiconductor device capable of suppressing the occurrence of large thermal stress between the semiconductor layer and the metal layer, and the thermal stress between the semiconductor layer and the metal layer are small, In particular, it is possible to provide a semiconductor device that has an excellent heat dissipation effect by improving the thermal conductivity because the semiconductor layer and the metal layer are completely brought into close contact by adopting electroforming in which metal grows by electrodeposition.

Hereinafter, the metal layer forming step will be described in detail.

Specific examples of the metal material (fiber) 4 include iron-nickel alloy fibers (trade names “Invar”, “Kovar”, etc.).
The diameter of the non-metallic material (fiber) 4 is usually about 1 to 30 μm, preferably about 4 to 16 μm, but is not limited to this range, and the diameter is less than 1 μm, and the diameter is 10 μm. More than fiber is also used. Further, as will be described later, when a non-metallic material (fiber) 4 is arranged by applying a magnetic field in a direction along the surface of the
Examples of the magnetic metal include nickel, cobalt, iron, and alloys thereof. Examples of the method of coating the surface of the non-metallic material (fiber) 4 with a magnetic metal include plating and electroless plating. The coating thickness is not particularly limited, but can be 0.1 μm to 2 μm, preferably 0.4 to 1.2 μm.

As shown in FIG. 3A, an
Therefore, as shown in FIG. 3A, when the
Unlike FIG. 3B, as shown in FIG. 3C, the
Instead of disposing the

In addition, non-metallic fibers were used as the non-metallic material (fibers) 4, but instead of non-metallic fibers such as graphite particles, carbon particles other than graphite particles, alumina particles, silica particles, glass particles, and diamond particles.
