Description
The present invention relates to an excimer lamp having a starting auxiliary electrode in a discharge vessel, and particularly to an excimer lamp in which a rare gas and a halogen gas are sealed as a discharge gas.
Kr+Cl (中心波長222nm)
Kr+F (中心波長248nm)
Xe+Cl (中心波長308nm)
Xe+I (中心波長254nm)
Xe+F (中心波長351nm)
An excimer lamp in which a rare gas and a halogen are enclosed as a discharge gas is known. For example, Japanese Unexamined Patent Application Publication No. 2010-123323 (Patent Document 1) discloses an excimer lamp in which a rare gas and a halogen (halide) gas are sealed inside a rectangular box-shaped discharge vessel.
An excimer lamp in which a halogen gas is sealed together with a rare gas as a discharge gas can obtain a specific emission wavelength by the combination thereof, and is used for photochemical reaction applications such as photocleaning, surface modification, and chemical photosensitivity. Processing can be achieved with high efficiency by selecting radiation light having an optimum wavelength (band) for processing in combination with an appropriate discharge gas.
For example, the following combinations and emission wavelengths are known as discharge gas combinations.
Kr + Cl (center wavelength 222nm)
Kr + F (Center wavelength 248nm)
Xe + Cl (Center wavelength 308nm)
Xe + I (Center wavelength 254nm)
Xe + F (Center wavelength 351nm)
The light emission obtained by such a combination of the rare gas and the halogen originates from the excimer light emission process.
When a voltage is applied to an electrode attached to a dielectric (for example, glass) constituting the discharge vessel, charges are accumulated in the dielectric, and when this reaches a discharge start voltage, a discharge is started inside the discharge space. .
As an example, krypton (Kr) is used as a rare gas and chlorine (Cl 2 ) is used as a halogen gas. In this case, electrons released by discharge discharge into the discharge vessel. The existing krypton (Kr) is excited or ionized and collides with chlorine (Cl 2 ) present in the discharge vessel, thereby generating KrCl * . This KrCl * is an extremely unstable compound, and is separated into simple krypton (Kr) and chlorine (Cl) in a short time within about 100 ns. Luminescence occurs when the KrCl * is separated. The emitted light (excimer light) is unique by a combination of a rare gas and a halogen, and light having a wavelength of 222 nm is emitted when a combination of Kr and Cl is used.
On the other hand, for example, in Japanese Patent Application Laid-Open No. 2010-225343 (Cited document 2), a conductive material is provided on the inner surface of the discharge vessel so that the excimer lamp can be reliably turned on even at a low starting voltage as a starting auxiliary electrode. Things are known.
FIGS. 5A, 5B, and 5C show this prior art. 5A is a partial top view of the excimer lamp, FIG. 5B is a cross-sectional view taken along the line XX, and FIG. 5C is a cross-sectional view taken along the line YY.
In the figure, an

However, if the excimer lamp in which the halogen gas is sealed is provided with the above starting auxiliary electrode, the illuminance of the excimer light emitted from the excimer of the rare gas element and the halogen element is lowered at an early stage, resulting in a long service life. The problem that it was not obtained occurred.
When this cause is analyzed, the halogen gas in the discharge vessel reacts with the conductive material constituting the starting auxiliary electrode and is absorbed by the conductive material, and the amount of halogen gas in the discharge vessel is significantly reduced. Thus, it was found that the generation of the compound of the rare gas element and the halogen element was not sufficiently performed.
In view of the consumption of the halogen gas during lighting, it is one idea to preliminarily enclose the halogen gas in the discharge vessel in advance, but a mixed gas of rare gas and halogen gas is used as the discharge gas. In some cases, the emission efficiency of excimer light by the excimer of the rare gas element and the halogen element varies depending on the ratio of the halogen gas in the discharge gas, so the halogen gas ratio cannot be set higher than necessary. That is, if the appropriate ratio with the rare gas is lost, the luminous efficiency of the lamp is lowered, so that the illuminance necessary for the treatment cannot be obtained, which is not a sufficient countermeasure.
The reason will be described in more detail as follows.
First, the case where either one of the elements is excessive while the pressure inside the discharge vessel is kept constant will be considered.
Increasing the chlorine concentration by changing the amount of enclosed chlorine (Cl 2 ) increases the number of chlorine molecules, but decreases the number of excited Kr atoms. When the number of excited krypton atoms (Kr) decreases, the number of kryptons (Kr) that collide with chlorine molecules decreases, resulting in a decrease in the number of KrCl * generations and a decrease in luminous efficiency. On the other hand, even if the chlorine concentration is low, the chance that excited krypton atoms (Kr) can collide with chlorine molecules decreases, the number of KrCl * production decreases, and the luminous efficiency decreases. That is, the probability that the excited krypton (Kr) collides with chlorine (Cl) and the mixing ratio of both are closely related.
On the other hand, if it is attempted to increase the encapsulation pressure with a constant concentration, the probability that the excited krypton (Kr) atoms collide with unexcited krypton (Kr) atoms before colliding with the halogen molecule increases, and KrCl * is generated. The number decreases, and as a result, the efficiency of excimer emission decreases. Of course, when the pressure of the discharge gas is increased, the breakdown voltage at the start of discharge rises, resulting in another problem that the startability of the lamp deteriorates. When the lamp is lit, the amount of heat generated by the lamp itself increases, making it impractical.
As described above, in the excimer lamp, there is an appropriate range necessary for obtaining high efficiency in the charging pressure of the discharge gas and the rare gas and the halogen (halide).
Therefore, it is not an appropriate measure to encapsulate an excessive amount of halogen in advance in view of the consumption in the discharge vessel.
The present invention has been made in view of the above-described problems of the prior art, and is disposed inside a discharge vessel in which a halogen or a halide is enclosed together with a rare gas, and opposed to the outer surface of the discharge vessel. In an excimer lamp having a pair of external electrodes and a starting auxiliary electrode formed inside the discharge vessel, a predetermined excimer light illuminance can be maintained without reducing the halogen enclosed in the discharge vessel over time. It is intended to provide a structured.

In view of the above problems of the prior art, the present invention is characterized in that the starting auxiliary electrode provided in the discharge vessel is covered with an inert layer.

In addition, a reflective film containing either aluminum oxide powder or silica powder is formed on the inner surface of the discharge vessel, and the inert layer is formed on the reflective film.
By adopting such a configuration, the halogen gas in the discharge vessel does not react and be absorbed by the conductive material constituting the auxiliary starting electrode, and the halogen gas is not consumed when the lamp is lit. The illuminance of a predetermined excimer light is maintained.

The result is shown in FIG.
As is apparent from the figure, in the comparative lamp without the inactive layer, the illuminance rapidly decreases immediately after lighting, and after 150 hours, the illuminance maintenance rate falls below 20%. On the other hand, the lamp of the present invention hardly maintains the illuminance maintenance rate even after 800 hours and maintains 95% or more, and the effect of the present invention is clear.
As described above, in the present invention, since the auxiliary start electrode provided in the discharge vessel is covered with the inert layer, the halogen gas in the discharge vessel reacts with the auxiliary start electrode and is absorbed. No halogen gas is consumed by lighting, and a high illuminance maintenance rate is maintained.
In the description of the above embodiment, the solid electrode is provided at the end of the translucent external electrode. However, the solid electrode may not be provided. A starting auxiliary electrode may be provided in the vicinity of the end. Furthermore, the external electrode on the non-light emitting side may not be a translucent electrode.
Although the discharge vessel has been described as a rectangular tube shape, the present invention is not limited to this, and it is needless to say that various shapes such as a round tube shape can be adopted.
