Claims (7)
前記半導体基板上の素子領域に形成された半導体素子と、
前記半導体基板の前記素子領域の周辺領域に形成された第1の導電部と、
前記半導体基板の上方に形成された絶縁膜と、
前記絶縁膜に埋め込まれ、前記素子領域を囲むガードリングと、
前記ガードリングを囲み、前記絶縁膜を表面から第1の導電部に至るまで貫通するスリットと、
前記絶縁膜上に配置され、前記スリットの開口の少なくとも一部を覆う第2の導電部と、
を含むことを特徴とする半導体装置。 A semiconductor substrate;

An insulating film formed above the semiconductor substrate;

A second conductive portion disposed on the insulating film and covering at least a part of the opening of the slit;
A semiconductor device comprising:

前記絶縁膜中にガードリングを形成し、前記ガードリングで前記素子領域を囲む工程と、
前記絶縁膜中に、前記第1の導電部に接続するタングステンを含む材料から成る導電性リングを形成し、前記導電性リングで前記カードリングを囲む工程と、
前記導電性リングの形成後、前記絶縁膜上にアルミニウムを含む材料から成る導電膜を形成し、前記導電膜をエッチングによりパターニングすることで前記導電性リングに接続される第2の導電部を前記導電性リングの上に形成する工程と、
前記第1の導電層と前記第2の導電層の間の前記導電性リングを構成する導電性材料をアミン系薬液によって溶出させ、前記導電性リングが埋め込まれていた前記絶縁膜にスリットを形成する工程と、
