Description
The present invention relates to a vapor phase growth apparatus that performs epitaxial growth of a semiconductor crystal, and more particularly to a two-flow reactor apparatus.
In a vapor phase growth apparatus that performs epitaxial growth, a material gas, which is a reaction gas introduced into the reaction vessel, undergoes a thermal decomposition reaction on a heated growth substrate to become a compound or a solid solution crystal thereof. This is an apparatus in which a single crystal layer having the same crystal plane is grown on the substrate while maintaining the crystal plane orientation.
Among the vapor phase growth apparatuses, in the two-flow reactor apparatus, a combined flow of a material gas laminar flow and a pressing gas flow on the substrate is formed, and the material gas flows in parallel and directly above the substrate (Patent Document 1, reference). The holding gas flow is made perpendicular to the material gas flow or at an angle inclined to about 40 ° from the vertical. As a result, the material gas flows so as to be pressed against the substrate. With the configuration of these two gas flows, that is, two flows, for example, even when the material gas reaches a high temperature of about 1000 ° C. on the substrate and a volume expansion of about 4.5 times occurs in GaN crystal growth, The material gas flow is maintained.
For example, a two-flow reactor apparatus disclosed in Patent Document 2 includes a
According to the metal organic chemical vapor deposition (MOCVD) method using a two-flow reactor apparatus, as shown in FIG. 2 (a), when a material gas is flowed along the
As shown in FIG. 2B, the concentration of the material gas is high at the upstream end of the substrate near the nozzle, and the concentration is reduced by the amount consumed in the upstream portion at the center of the remote downstream substrate. Therefore, in the epitaxial layer on the substrate, the film thickness of the upstream part on the front side of the nozzle is thick, and the film thickness of the downstream part far from the nozzle is thin.
As shown in FIG. 2A, since the entire temperature of the
The gas supplied from the nozzle is rapidly heated from the upstream portion and becomes high temperature. Then, the temperature becomes equal to the susceptor temperature and is saturated. The material gas starts to decompose more rapidly than 400 ° C to 450 ° C. The distribution line of the decomposition start temperature is referred to as a gas material decomposition heat isothermal line (in some cases, it may be abbreviated as a heat isothermal line). Therefore, the positional relationship between the material gas decomposition heat isotherm and the substrate affects the film thickness distribution.
In the disclosed technique of Patent Document 2, as a solution to such non-uniform film thickness distribution, the second gas is injected from the second gas injection pipe at a downstream position farther from the material nozzle than half of the substrate to dilute the material gas. This improves the uniform distribution of film thickness.
Furthermore, in Patent Document 3, in order to improve the problem that the film thickness distribution becomes non-uniform, the blowing width of the gas inlet is changed depending on the location in the width direction, so that it is perpendicular to the flow of the material gas. It has been proposed to control the film thickness distribution. Further, Patent Document 4 proposes that a material gas whose concentration is changed at the central portion side in the width direction of the chamber and the peripheral portion side of the substrate is blown out from a plurality of injectors.
Generally, when forming a nitride light emitting semiconductor device, it is necessary to form an nGaN layer, a multiple quantum well (MQW) layer, and a pGaN layer at a minimum. Each layer requires 1000 ° C., 700 ° C., 900 ° C. and different growth temperatures. Since the MQW layer uses InGaN, if the temperature is too high, it becomes difficult to incorporate In, and the temperature becomes low.
Since the material gas is exposed to radiant heat from the substrate and the scepter, an upward air flow is generated on the substrate, and the boundary layer of the material gas is separated from the substrate as the growth temperature is higher. Therefore, the material gas is not efficiently supplied to the substrate. Therefore, when the growth temperature is high, the control gas flow rate is increased to increase the effect of the control, and when the growth temperature is low, the control gas flow rate is controlled to be lower than the above.
Fig.3 (a) shows the front view of the
However, when the growth temperature is different for each layer as in the growth of a nitride light emitting semiconductor element, the upward gas flow generated thereby also changes because the pressure gas flow rate changes depending on the growth temperature. The holding gas is also changed according to this updraft. Further, even if the material gas concentration is increased at the center of the laminar flow and the outer peripheral portion is decreased, it is made uniform to some extent by the pressing gas. Therefore, since the action of the pressing gas is not constant due to the change in the growth temperature, the material gas concentration distribution substantially changes depending on each layer.
When the growth temperature changes even though the film thickness distribution is improved by applying the technical idea described in Patent Document 3 and adopting a structure in which the center width of the material gas nozzle is narrowed and a large amount of material gas flows near the center The problem that the concentration distribution of the material gas is not constant is not solved, and the position of the boundary layer of the material gas changes according to the film forming temperature, so that uniform film thickness control cannot be performed.
Even in the technique described in Patent Document 2, gas supply equipment including a second gas injection port is provided separately, or in the technique described in Patent Document 4, gas supply is performed from a plurality of supply systems, and the control is complicated and many mass flow controllers. There is a problem that it is very costly.
Therefore, an object of the present invention is to provide a vapor phase growth apparatus that can improve the film thickness uniformity of a grown crystal layer with a simple structure and has a high yield.
The vapor phase growth apparatus of the present invention includes a susceptor that horizontally supports and heats and rotates the substrate, a flow auxiliary plate that is positioned around the susceptor and guides a material gas horizontally to the substrate, An active gas or hydrogen gas is positioned along the flow auxiliary plate and a holding gas ejector that sprays the active gas or hydrogen gas on the substrate in a direction wider than the area of the substrate from a direction inclined with respect to the normal direction of the substrate. A material gas nozzle that horizontally supplies a laminar flow of material gas along the substrate from the nozzle opening toward the center of the substrate, and the material gas nozzle faces the flow auxiliary plate. A first metal plate having a first coefficient of thermal expansion located on a side closer to the flow auxiliary plate, and being located on a side far from the flow auxiliary plate and the first metal plate. Between the main faces The combined and wherein the second metal plate with small becomes second thermal expansion coefficient than the first thermal expansion coefficient, a bimetal plate made.
According to the structure of the present invention, the bottom plate of the bimetal plate is brought close to the flow auxiliary plate according to the radiant heat to create a boundary layer of the material gas in the vicinity of the substrate, and the intermediate portion of the material gas laminar flow is made thicker than both end portions and simultaneously pressed. Due to the gas suppression effect, it is possible to control changes in the material gas concentration distribution due to the growth temperature while keeping the surrounding gas concentration lower than the center of the substrate. As a result, the uniformity of the film thickness of the growth layer can be improved. In other words, in the present invention, an optimum film thickness distribution is obtained for each layer by using a bottom plate made of a bimetal plate at the tip of the material gas nozzle and setting an optimum material gas distribution and holding gas flow rate for each growth layer having different temperatures. It becomes possible.
Hereinafter, an apparatus according to an embodiment of the present invention will be described with reference to the drawings.

ここで、材料ガスには、窒素(N2)、H2、NH3、n型ドーパントガス(モノシランガス(SiH4)、ジシランガス(Si2H6))、有機金属ガス(トリメチルガリウム(TMGa)、TEGa(トリエチルガリウム)、TMAl(トリメチルアルミニウム)、TMIn(トリメチルインジウム)、Cp2Mg(シクロペンタジエニルマグネシウム))が挙げられる。

FIG. 7 is a schematic perspective view of the
In the
The bimetal plate of the bottom plate 11U is composed of a metal material having a large thermal expansion coefficient, for example, a first metal plate BM1 made of tungsten (thermal expansion coefficient 4.3 × 10 −6 ), and a metal material having a small thermal expansion coefficient, for example, Invar (thermal expansion coefficient 1.2). The second metal plate BM2 of × 10 -6 ) can be produced by pressure bonding. The
In the
Since the front end of the
As shown in FIG. 7A, the
As shown in FIG. 7 (b), the nozzle bottom plate 11U can be configured by laying down the
As shown in FIG. 7 (c), the nozzle bottom plate 11U can be configured by being divided into a plurality of, for example, five divided

FIG. 8A is a front view of the
FIG. 9A is a front view of the
By using the structure of this example, a large amount of material gas is supplied from the center longitudinal width of the material gas nozzle according to the growth temperature, and the concentration of the material gas becomes extremely thin toward the outer peripheral portion. The holding gas continuously changes the concentration of the material gas from the center to the outside, and also increases the action of bending the material gas outward according to the growth temperature. Therefore, although the GaN layer originally has a concave film thickness distribution, it is possible to obtain a uniform film thickness distribution overlapping with the effect of the material gas nozzle. Further, in the present embodiment, by using a holding gas and having a concentration distribution from the center of the

Generally, in the GaN-based epitaxial crystal growth, as shown in FIG. 2 (a), a higher quality crystal grows when the material decomposition position is closer to the substrate. This is because AlGaInP, AlGaAs, etc. grow at a temperature of about 800 ° C. whereas GaN grows at a high temperature of 1050 ° C. Therefore, material decomposition starts upstream from the far side of the substrate in the same thermal design as a conventional MOCVD apparatus. This is to prevent the problem that the film forming area is reduced due to the material depletion and the problem that the crystallinity is lowered due to the inactive crystal seeds flying on the substrate.
The binding energy of the GaN crystal is high, and the melting point of the crystal is 2500 ° C. or higher. Therefore, the crystal growth temperature is increased to about 1050 ° C., for example, in order to lengthen the time for the GaN crystal seeds generated by decomposition of TMGa and NH 3 material gas to move to the stable site of the crystal growth surface on the substrate surface and bond. . Further, for the same reason, the inert crystal seeds generated in the low temperature part other than the substrate growth surface immediately lose energy and cannot contribute to crystal growth. Alternatively, it becomes a polycrystal nucleus and inhibits crystal growth. On the other hand, the decomposition temperature of organometallic compounds such as TMGa is as low as about 400 ° C to 450 ° C. Therefore, if the temperature line of material gas decomposition heat is away from the substrate, the growth rate is slow, crystal growth cannot be performed on the entire surface of the substrate, or crystallinity is lowered. From the above, in GaN-based crystal growth, it is necessary to bring the decomposition heat isothermal line of the material gas as close as possible to the upstream end of the substrate.
However, in the case of the configuration shown in FIGS. 2 and 3, the “material gas decomposition heat isothermal line” on the upstream side of the material gas flow has an arc shape, so that the film thickness distribution becomes concave.
The phenomenon that the film thickness distribution becomes concave will be described. For example, regarding the GaN-based crystal film thickness on the material gas flow path, as shown in FIG. 10A, the material gas flow path F1 passing through the center of the
First, the film thickness distribution on the material gas flow paths F1, F2, and F3 when the width of the conventional nozzle opening is constant and the substrate does not rotate is shown in the graphs of FIGS. 10 (a), 10 (b), and 10 (c). . 10A, 10B, and 10C, the vertical axis represents the film thickness, and the horizontal axis represents the substrate diameter position along the laminar flow. 10 (a), (b), and (c), t (cp1) is the film thickness below the intersection cp1 of the flow path F1 of the thermal isothermal line, and t (cp2) is the flow path F2 of the thermal isothermal line. T (cp3) indicates the film thickness under the intersection cp3 of the flow path F3 of the thermal isothermal line. The film thickness distributions at T1, T2, and T3 in FIGS. 10A, 10B, and 10C change so as to decrease from the intersection points cp1, cp2, and cp3 that are the decomposition start points. The film thicknesses at the intersections CL1, CL2, and CL3 passing through the substrate center line CL shown in FIG. 10A and below the flow paths F1, F2, and F3 are t (CL1), t (CL2), and t (CL3), respectively. . Therefore, when the substrate does not rotate, the film thickness in the upstream portion of the flow path near the
When the substrate rotates, the film thickness is thought to be flat because the upstream side and the downstream side are switched at each rotation, but in reality, the thermal isothermal line is arcuate, so the outer peripheral side of the center of the substrate The film becomes thicker. Specifically, the film thickness below the intersections CL1, CL2, and CL3 passing through the substrate center line CL shown in FIG. 10A and the flow paths F1, F2, and F3 is the film thickness distribution in the orthogonal direction of FIG. As shown in the graph, the thickness increases toward both ends of the substrate in the flow path. In FIG. 10D, the vertical axis represents the substrate diameter position orthogonal to the laminar flow, and the horizontal axis represents the film thickness t (CL). The concave film thickness distribution of the GaN layer may differ by about 10% between the central portion and the peripheral portion. This phenomenon is caused by the fact that the material gas laminar flow shown in the material gas flow paths F2 and F3 is closer to the thermal isothermal line on the center line CL of the substrate area as it goes to both ends of the substrate diameter. This is because both end sides are thickly deposited (t (CL1) <t (CL2) <t (CL3)).
As a result, when the heat isothermal line has an arc shape, the film thickness does not become uniform even when the substrate is rotated, resulting in a concave shape. Furthermore, since the gas ejected from the material gas nozzle is spread to the outer periphery of the substrate by the holding gas, the growth at the outer periphery of the substrate is further promoted to form a concave film thickness distribution.
Although the film thickness distribution becomes thicker as it goes from the above-mentioned material gas decomposition heat isotherm to the outer periphery of the substrate, according to this embodiment, by increasing the center vertical width of the material nozzle opening and narrowing it toward the outer periphery, As shown in FIG. 10E, the material gas concentration can be reduced as it goes from the substrate position center (CL1) to the outer peripheral portion (CL3). By utilizing this, the relationship between the film thickness distribution and the material gas concentration distribution is offset, and a uniform in-plane film thickness distribution can be realized. In this way, by designing the material gas nozzle so that the vertical width of the center of the nozzle front is 20 to 50% wider than the vertical width of the nozzle according to the radiant heat, the optimum gas concentration at the center of the laminar flow Thus, a concentration distribution is continuously generated from the center to the outer peripheral portion by the pressing gas, and a uniform film thickness can be obtained.
In the conventional structure, the vertical and horizontal direction of the front edge of the material gas nozzle with respect to the substrate is used, so that the gas concentration in the peripheral portion of the substrate increases, and as a result, the growth rate of the peripheral portion increases and the film thickness increases. There was a tendency to become. On the other hand, in this embodiment, as shown in FIGS. 8 and 9, the vertical width Wz of the nozzle opening has a characteristic that the central vertical width becomes wider according to the radiant heat and becomes narrower toward the outer peripheral portion. As a result, the gas supplied from the material gas nozzle is supplied more from the center of the material gas nozzle than in the conventional case, and the gas concentration is reduced on the outer periphery of the substrate, that is, on both sides of the material gas flow path. Furthermore, by using a holding gas, the material gas flows in the vertical direction, and the concentration distribution becomes thinner as it goes from the upstream upstream of the substrate to the downstream downstream, and from the center of the substrate to the outer periphery, that is, both sides of the material gas flow path. It has a concentration distribution continuously toward the. In addition, since the flow rate of the holding gas is higher when the growth temperature is high compared to when it is low, the action of the material gas is also increased. This change is suppressed. Therefore, in the past, high-concentration gas was supplied to the front upstream portion on both sides of the material gas flow path of the substrate, but by using this embodiment, the gas concentration on both sides of the material gas flow path is reduced, The gas concentration tends to decrease from the upstream in front of the substrate to the downstream downstream in the rear. Also, on both sides of the material gas flow path, the nozzle gap thickness reflects the shape that becomes thinner toward the outer periphery of the substrate, and the gas concentration is continuously increased from the center of the substrate toward both sides of the material gas flow path. It has a concentration distribution. Moreover, the change by temperature of material gas concentration distribution is suppressed. From these results, crystal growth with a uniform film thickness becomes possible.
In this embodiment, since the binding energy of the GaN crystal is higher than that of other materials such as Si crystal and the melting point of the crystal is higher, TMGa, TEGa, TMAl, TMIn, Cp2Mg, and NH using the above-described two-flow reactor device. 3 , particularly suitable for crystal growth of nitride semiconductors grown using SiH 4 , Si 2 H 6 or the like as a material.
In addition, since this embodiment uses the concentration distribution of the flow cross section, it is more effective for an open flow structure nozzle that does not restrict the gas flow than a channel type nozzle in which the flow direction is divided and the gas flow direction is determined. It becomes.
Furthermore, in the embodiment, it is possible to cope with different substrate sizes by changing the material gas flow rate / material gas flow rate ratio. The flow rate of the holding gas released from the holding gas ejector varies depending on the shape of the outlet, such as the opening of the ejector and the slit. Actually, since the flow rate is related to the shape in which the holding gas on the substrate expands the material gas, the holding gas flow rate ratio Fhv (= pressing gas flow rate Y / material gas flow rate X) is defined based on the material gas flow rate. When the material gas flow rate is X and the pressure gas flow rate on the substrate is Y, the flow rate ratio is expressed as Fhv = Y / X. The flow rate ratio is related to the effect that the material gas flow rate is fast and the holding gas bends the material gas sideways.
For example, in the case of Example 1 below, the material gas flow rate X is about 2.2 m / sec and the pressure gas flow rate Y is about 0.086 m / sec, that is, the flow rate ratio Fhv = Y / X = 0. .04. The range of the flow rate ratio is set within a range of 0.25 ≦ Fhv ≦ 15, preferably 1 ≦ Fhv ≦ 8. A uniform film can be grown by adjusting each flow rate to a condition satisfying the material gas flow rate / material gas flow rate ratio.

Next, as a step of forming the high-temperature GaN layer, in addition of H 2 as a 40 [mu] mol / min and NH 3 and TMGa than the material nozzle having a bottom plate of the bimetallic plate 4L / min, the total amount becomes 10L / min flow did. As a holding gas, H 2 and N 2 were flowed at a mixing ratio of 1: 1 at 30 L / min. To form an n-type GaN layer, SiH 4 or Si 2 H 6 can be added so that the Si impurity density is about 5 × 10 18 (pieces / cm 3 ).
A semiconductor layer was grown by the two-flow reactor device of the above embodiment to produce an MQW structure light emitting element, that is, a nitride semiconductor light emitting device.
Since the process up to the heat treatment of the buffer layer is the same as that of the first embodiment, description thereof is omitted.
As a process for forming the n-type GaN layer, the thickness of the n-type GaN layer is 4.5 μm, and SiH 4 has a Si impurity density of about 6 × 10 18 (pieces / cm 3 ) to form the n-type GaN layer. The GaN layer was formed by the same process as that of Example 1 except that the GaN layer was added to the GaN layer.
Next, the formation process of the light emitting layer was performed as follows. The growth temperature was lowered to about 800 ° C. while N 2 was added and flowed from the same material gas nozzle as in Example 1 so that NH 3 was added at 4 L / min and the total amount was 10 L / min. The holding gas was made to flow N 2 at 30 L / min. When the temperature is reached, first, in order to grow a GaN barrier layer, N 2 is added and flowed from a material gas nozzle so that TEGa is 5.5 μmol / min, NH 3 is 4 L / min, and the total amount is 10 L / min. . At that time, N 2 was allowed to flow at 30 L / min. The crystal layer of 18 nm was obtained by growing for about 3 minutes.
Next, after forming the barrier layer, TEGa is 5.5 μmol / min, TMIn is 6.5 μmol / min, NH 3 is 4 L / min, and the total amount is 10 L / min from the material gas nozzle to grow the InGaN well layer. N 2 was added to the sample and allowed to flow. At that time, N 2 was allowed to flow at 30 L / min. Growing for about 25 seconds, a 3 nm crystal layer was obtained.
The formation process of these barrier layers and well layers was repeatedly grown for 6 periods to form an MQW structure as a light emitting layer. Then, a GaN barrier layer was grown as a cap layer.
Next, as a step of forming the blocking layer, the NH 3 4L / min from material gas nozzle, the total amount was raised to the growth temperature of about 950 ° C. while passing added with H 2 so as to 10L / min. Temperature stability After TMGa the 3.5μmol / min, TMAl the 0.4μmol / min, the NH 3 4L / min, the total amount shed by adding of H 2 so as to 10L / min. At that time, N 2 was allowed to flow at 30 L / min. Growth was performed for about 5 minutes to obtain a 20 nm crystal layer.
Next, as a process for forming the p-type GaN layer, H 2 was added and flowed from a material gas nozzle so that TMGa was 12 μmol / min, NH 3 was 4 L / min, and the total amount was 10 L / min. As a holding gas, H 2 and N 2 were flowed at a mixing ratio of 1: 1 at 30 L / min. Growth was performed at a growth temperature of about 950 ° C. for 15 minutes to obtain a GaN epitaxial crystal layer having a thickness of about 0.15 μm. In order to form a p-type GaN layer, Cp2Mg may be added so that the Mg impurity density is about 5 × 10 19 (pieces / cm 3 ).
