すなわち、欠陥特性評価装置1、1aは、微小な欠陥12からの回折光で評価するため、結像光学系の開口数に制限されることなく、回折光を2次元的に受光する二次元検出器13の受光面のサイズに応じた高開口な観察が可能である。また、欠陥特性評価装置1、1aは、導出部18により、他方式では評価が難しい実際に露光で使用される波長を用いて欠陥12の位相情報を測定するため、欠陥12の反射振幅分布のみならず位相分布を観察でき、実効的な欠陥特性を精査することができる。また、欠陥特性評価装置1、1aは、集光光学系10、Schwarzschild光学系20によってコヒーレント光を、被検対象である欠陥12と同程度の微小スポットに集光することが可能なため、ノイズ成分である基板粗さによる回折光に対する、信号成分である欠陥12からの回折光の信号強度比を大幅に改善することができる。また、欠陥特性評価装置1、1aは、照射部16により、微小スポットによるスキャン測定が可能であるため、他方式で欠陥12が検出された観察位置に容易に移動可能であり、この観察位置に移動後、欠陥12からの回折光を二次元検出器13で受光することができる。

上記受光手段による受光結果である画像情報を記録する記録手段と、
上記記録手段により記録された画像情報から、上記被検欠陥の反射振幅と位相分布を反復計算により導出する導出手段とを備え、
