Description
The present invention includes a substrate, a plurality of first division planned lines formed in a predetermined direction by mounting an optical device layer on the surface of the substrate, and a plurality of lines formed in a direction intersecting the first division planned line. An optical device substrate dividing method for dividing an optical device substrate in which an optical device is formed in a plurality of regions partitioned by a second scheduled division line, along the first scheduled division line and the second scheduled division line About.
In the optical device manufacturing process, an optical device layer composed of an n-type semiconductor layer and a p-type semiconductor layer is laminated on the surface of a substantially disc-shaped epitaxy substrate such as a sapphire substrate or silicon carbide in a lattice shape via a buffer layer. An optical device wafer is configured by forming optical devices such as light-emitting diodes and laser diodes in a plurality of regions partitioned by a plurality of formed streets. Each optical device is manufactured by dividing the optical device wafer along the street. (For example, refer to Patent Document 1.)
In addition, as a technology for improving the brightness of optical devices, light consisting of an n-type semiconductor layer and a p-type semiconductor layer stacked on the surface of an epitaxy substrate such as a sapphire substrate or silicon carbide constituting an optical device wafer via a buffer layer Molybdenum (Mo), copper (Cu), silicon (Si), etc. transfer substrate on the device layer, bonding metal such as gold (Au), platinum (Pt), chromium (Cr), indium (In), palladium (Pd)
As described above, the optical device substrate formed by transferring the optical device layer to the transfer substrate is divided along the first planned division line and the second planned division line formed in the optical device layer. Individual optical devices are manufactured.
As a method of dividing the above-mentioned optical device substrate along the first scheduled division line and the second scheduled division line formed in the optical device layer, the first divided planned line and the second scheduled division line are used. A method of cutting by irradiating a laser beam has been put into practical use.
The transfer substrate constituting the optical device substrate described above has a thickness of about 120 μm, and in order to cut it by irradiating with a laser beam, a laser processing groove forming step for forming a laser processing groove by irradiating a laser beam is performed on one division planned line It is necessary to carry out 4 to 5 times.
However, after forming the laser processing groove by irradiating the laser beam along all the planned dividing lines in the first laser processing groove forming process, the second and subsequent laser processing groove forming processes are repeated along the laser processing groove. In practice, the optical device substrate shrinks by being cooled after being melted by being irradiated with a laser beam. For this reason, since the interval between the lines to be divided is reduced and the laser beam irradiation position deviates from the laser processing groove, the laser processing groove forming step must be carried out while correcting the position from time to time, resulting in poor productivity. There is.
The present invention has been made in view of the above-described facts, and the main technical problem thereof is to cut an optical device substrate into individual optical devices without performing position correction when performing a laser processing groove forming step. An object of the present invention is to provide a method for dividing an optical device substrate.
In order to solve the above-mentioned main technical problem, according to the present invention, a plurality of first division planned lines formed in a predetermined direction by mounting an optical device layer on a surface of the substrate and the substrate and the first division planned An optical device substrate processing method in which an optical device is formed in a plurality of regions defined by a plurality of second division planned lines formed in a direction intersecting with a line,
An optical device substrate adhering step of adhering the optical device substrate to the surface of the dicing tape attached to the annular frame;
A laser beam is applied along the first division line and the second division line that are attached to the surface of the dicing tape and pass through the center of the optical device substrate placed on the chuck table, and at least the optical device substrate A block forming step of dividing the substrate into four block substrates;
The four block substrates divided in the block forming process are held on the chuck table as they are, and laser processing grooves are formed by irradiating the laser beam along the first division line formed on each block substrate. A first laser processing groove forming step,
A second laser processing groove forming step of forming a laser processing groove by irradiating a laser beam along a second division line formed on each block substrate,
By alternately performing the first laser processing groove forming step and the second laser processing groove forming step, each block substrate is moved along all the first planned dividing lines and the second planned dividing lines. Cutting and dividing into individual optical devices,
An optical device substrate dividing method is provided.
In the method for dividing an optical device substrate according to the present invention, after dividing the optical device substrate into block substrates, the first laser processing groove forming step and the second along the first division planned line and the second division planned line. By alternately carrying out the laser processing groove forming process of step 1, the accumulated shrinkage of the block substrate can be kept within an allowable value, so that the last first laser processing groove forming process and the second laser processing groove forming process are performed. It is not necessary to perform position correction until the operation is performed, and productivity can be improved.
DESCRIPTION OF EMBODIMENTS Hereinafter, preferred embodiments of a method for dividing an optical device substrate according to the present invention will be described in detail with reference to the accompanying drawings.
