図7は、そのFrontZDDの測定結果を示しており、詳細には、周方向の位置(角度)に対するFrontZDDの変化を示している。▲のプロット点は実施例の結果を示し、◇のプロット点が比較例1の結果を示し、□のプロット点は比較例2の結果を示している。また、各角度での結晶方位は図4や図5の横軸と同じである。図7に示すように、いずれの結果も、ファセット成長面(<110>方位)に対応する角度(=0度、90度、180度、270度、360度)でのFrontZDDが、非ファセット成長面(<100>方位)に対応する角度(=45度、135度、225度、315度)でのFrontZDDに比べて大きくなっている。しかし、実施例の結果では、比較例1、2に比べて、FrontZDDのレンジ(変化幅:最大のFrontZDDと最小のFrontZDDの差)が改善されている。具体的には、比較例1のFrontZDDのレンジは50.9nm/mm2、比較例2でのFrontZDDのレンジは49.5nm/mm2であり、それら比較例1、2の結果に対して、実施例でのFrontZDDのレンジは40.2nm/mm2に改善(約20%の改善)された。これにより、周縁部の膜厚の均一性を向上できたことを示せた。なお、比較例2の結果で示されるように、サセプタの高さを単純に変えただけでは、FrontZDDのレンジは改善されない。これは、ファセット成長面(<110>方位)の成長速度に加えて、非ファセット成長面(<100>方位)の成長速度も抑えてしまうからである。 FIG. 7 shows the measurement result of the FrontZDD, and specifically shows the change of the FrontZDD with respect to the position (angle) in the circumferential direction. As shown by the results of Comparative Example 2, the front ZDD range is not improved by simply changing the height of the susceptor. This is because, in addition to the growth rate of the facet growth surface (<110> orientation), the growth rate of the non-facet growth surface (<100> orientation) is also suppressed.
