Description
The present invention relates to a spin transport element using a magnetoresistance effect.
The spin transport element is applied to various products such as an HDD head, a magnetic sensor, and an MRAM. As the spin conduction element, there are known one using a spin current associated with an electric current and one using only a spin current. An element using a spin current is known in which two ferromagnetic materials are arranged on a nonmagnetic conductor at an interval shorter than the spin diffusion length of the nonmagnetic conductor (for example, the following patents). Reference 1). For example, a spin MOS-FET is known as a device using a spin that conducts in a nonmagnetic conductor for a relatively long distance (see, for example,
By the way, in a device using spins conducted in a non-magnetic conductor as described above over a relatively long distance, a phenomenon is known in which spins rotate due to an external magnetic field (so-called Hanle effect). In particular, in a spin conducted through a semiconductor channel having a relatively long spin lifetime, the spin rotates even under the influence of a very weak external magnetic field. Therefore, there is a problem that the spin that holds the magnetization information of the ferromagnetic electrode rotates when conducting through the semiconductor channel, and this magnetization information cannot be transmitted accurately or causes noise (non-patent document). 1). As a method for solving this problem, we have proposed a method of installing a magnetic shield on each element (see Patent Document 3). However, it has been found that when a magnetic shield is installed in the entire conventional element, the spin transport distance, which is an index of spin conduction, is shorter than that in the case where no magnetic shield is installed.
The present invention has been made to solve the above-described problems, and an object thereof is to suppress noise and errors caused by an external magnetic field that enters a semiconductor channel without deteriorating the spin transport distance.
In order to solve the above problems, a spin transport device using magnetoresistance according to the present invention includes a first ferromagnet that injects electrons and spins into a semiconductor channel, and a second ferromagnet that extracts electrons and spins from the semiconductor channel. And a semiconductor channel extending from the first ferromagnet to the second ferromagnet, and a magnetic shield for protecting the vicinity of the interface between the second ferromagnet and the semiconductor channel from an external magnetic field.
With this configuration, it is possible to suppress the spin conducted in the channel from rotating due to the influence of the external magnetic field. Therefore, noise and errors caused by the external magnetic field can be suppressed in the spin transport element using the magnetoresistive effect, and information can be protected from the influence of the external magnetic field. In addition, deterioration of the spin transport distance can be suppressed.
Here, the magnetic shield preferably covers the surface of the semiconductor channel parallel to the magnetization direction of the second ferromagnetic material.
With this configuration, it is possible to efficiently suppress the spin conducted in the semiconductor channel from being rotated by the external magnetic field.
The magnetic shield material is preferably a soft magnetic material containing one or more elements selected from the group consisting of Ni, Fe, and Co.
By using these soft magnetic materials, it is possible to sufficiently shield the external magnetic field that enters the semiconductor channel.
The distance between the first ferromagnet and the second ferromagnet is preferably shorter than the spin transport distance.
Moreover, it is preferable that the material of a 1st ferromagnetic material and a 2nd ferromagnetic material is either one of following (1)-(3).
(1) A metal selected from the group consisting of Cr, Mn, Co, Fe, and Ni (2) An alloy containing one or more elements of the group consisting of Cr, Mn, Co, Fe, and Ni (3) Cr, Mn A compound containing one or more elements selected from the group consisting of Co, Fe, and Ni and one or more elements selected from the group consisting of B, C, and N
Since these materials are ferromagnetic materials having a high spin polarizability, the function as a spin injection electrode or a spin reception electrode can be suitably realized.
The material of the semiconductor channel is preferably a material containing one or more semiconductors selected from the group consisting of Si, Ge, GaAs, C, and ZnO.
Since these materials have a relatively long spin diffusion length, spins can be suitably transmitted and stored in the semiconductor channel.
In addition, a barrier layer is preferably formed between at least one of the first ferromagnet and the second ferromagnet and the semiconductor channel.
This makes it possible to inject and extract a large amount of spin-polarized electrons from at least one of the first ferromagnet and the second ferromagnet into the semiconductor channel, thereby increasing the output of the spin transport element.
The material of the barrier layer is preferably an oxide material containing at least one of Mg and Al. With these materials, the injection / extraction efficiency of spins injected into the semiconductor channel from at least one of the first ferromagnet and the second ferromagnet can be suitably improved.
The magnetization direction of the second ferromagnet is preferably fixed by at least one of antiferromagnet and shape anisotropy.
When the antiferromagnetic material is exchange coupled with the second ferromagnet, it is possible to impart unidirectional anisotropy to the magnetization direction of the second ferromagnet. In this case, a second ferromagnet having a higher coercive force in one direction can be obtained than when no antiferromagnet is provided. In addition, when the magnetization is fixed by shape anisotropy, an antiferromagnetic material for providing a coercive force difference can be omitted.
The coercivity of the first ferromagnet is preferably different from that of the second ferromagnet. With this configuration, one of the first ferromagnet and the second ferromagnet can function as a magnetization fixed layer, and the other can function as a magnetization free layer, and the spin transport element can be suitably used as a magnetic sensor or the like. it can.
ADVANTAGE OF THE INVENTION According to this invention, the spin transport element which can suppress the noise and error which originate in the external magnetic field which penetrate | invades into a semiconductor channel, without degrading a spin transport distance can be provided.
Hereinafter, a preferred embodiment of a spin transport device according to the present invention will be described in detail with reference to the drawings. FIG. 1 is a top view of the spin transport device according to the first embodiment. FIG. 2 is a cross-sectional view taken along the line II-II in FIG. FIG. 3 is a cross-sectional view taken along line III-III in FIG. FIG. 4 is a cross-sectional view taken along the line IV-IV in FIG.
As shown in FIG. 2, the
The first

The first
(1) A metal selected from the group consisting of Cr, Mn, Co, Fe, and Ni (2) An alloy containing one or more elements of the group consisting of Cr, Mn, Co, Fe, and Ni (3) Cr, Mn A compound containing one or more elements selected from the group consisting of Co, Fe, and Ni and one or more elements selected from the group consisting of B, C, and N
The magnetic shield S <b> 1 is a film that shields an external magnetic field from entering the
The magnetic shield S1 preferably covers a plane (YZ plane shown in FIG. 2) parallel to the magnetization direction G2 of the second ferromagnetic layer 12B in the
The material of the magnetic shield S1 is a soft magnetic material containing one or more elements selected from the group consisting of, for example, Ni, Fe, and Co. Specifically, an alloy containing Ni and Fe, Sendust, Fe and Co Soft magnetic materials such as alloys containing Fe, Co, and alloys containing Ni. The film thickness of the magnetic shield S1 is, for example, 10 nm to 100 nm.
The
The material of the barrier layers 81A and 81B is an oxide material containing at least one of Mg and Al. With these materials, it is possible to suitably improve the injection efficiency of spins injected into the semiconductor channel from at least one of the first
The
Hereinafter, the operation of the
Hereinafter, the effect of the
The preferred embodiment of the present invention has been described in detail above, but the present invention is not limited to the above embodiment. Although modifications are shown below, in any of these modifications, noise and errors caused by the penetration of an external magnetic field into the semiconductor channel can be suppressed as described above. The cross-sectional structure shown in FIG. 5 is different from the cross-sectional structure shown in FIG. 3 in that the insulating
Further, the
Further, examples of the material having a long spin life used for the
Moreover, the shape seen from the thickness direction of the
Moreover, the example in which the barrier layers 81A and 81B are tunnel barriers made of an insulating film has been shown. However, the barrier layers 81A and 81B may be tunnel barriers made of a metal film. In this case, the barrier layers 81A and 81B can be Schottky barriers between the
In the above description, the first

[Characteristic evaluation]
In the spin transport devices fabricated in Example 1 and Comparative Examples 1 to 4, the spin transport characteristics and noise were evaluated.
DV∝exp(−d/λlocal)
[Evaluation of spin transport properties]
The evaluation of the spin transport property was estimated from the dependence of the local measurement method and the spin transport distance. As shown in FIG. 2,
The voltage difference DV of the magnetoresistance caused by the combined state of the magnetizations of the first
DV∝exp (-d / λ local )
It is represented by FIG. 6 shows the results of analysis using the above functions in the elements of Example 1 and Comparative Examples 1 to 3, and Table 1 shows the spin transport distances obtained for Example 1 and Comparative Examples 1 to 4, respectively.
[Evaluation of noise]
Hanle measurement was used for evaluation of noise against the external magnetic field of the element. In FIG. 2, a
Table 1 summarizes the spin transport distance and noise evaluation results for Example 1 and Comparative Examples 1 to 4.
From this result, in Example 1 and Comparative Example 3, by providing the magnetic shield S1, an effect of suppressing noise can be obtained without voltage change due to the influence of the external magnetic field, but in Comparative Example 3, the spin transport distance is deteriorated. doing. In Comparative Example 1 in which the magnetic shield S1 is provided on the spin injection side, a voltage change is observed depending on the external magnetic field, and the effect of suppressing noise cannot be obtained. When the configuration as in Example 1 in which the magnetic shield S1 is provided on the spin detection side, there is no deterioration in spin transport characteristics and an effect of suppressing noise can be obtained.
