また誘電体窓103の温度を監視するため、空洞共振器108上部には第1の温度センサーが設置されている。ここで第1の温度センサーは直接誘電体窓103に接続しても良いが、本実施例の場合誘電体窓103上部は高周波電磁波の伝送路であることから、高周波電磁界への影響を低減するため、赤外線計測型温度モニター128が設置してある。ここで使用する赤外線は誘電体窓103の透過波長域以上の赤外波長を使用し、一般的に数μmの波長域となる。また、直接シャワープレート102の温度を測定する場合には、シャワープレート102上部に赤外計測用マーカー135を設置する。赤外計測用マーカー135の材質は誘電体窓103およびシャワープレート102の赤外線透過波長域にて、吸収波長領域を有することが必要である。またこの場合は赤外線計測形温度モニター128の使用赤外波長を、誘電体窓103に対して透過波長、赤外計測用マーカー135に対して吸収波長となる波長領域を使用することで、直接シャワープレート102の温度を測定することが可能となる。赤外線計測型温度モニター128にて測定された温度信号は温風ヒーター制御器127に伝送され、誘電体窓103またはシャワープレート102が所望の温度になるように、温風ヒーター126をON−OFF制御する。ここで調整する温度範囲を室温〜100℃とすることで、より効果的な温度調節が可能である。

前述のように本発明の実施例では、真空容器101の内壁温度をヒーター122で、ウエハ載置電極111の温度をヒーター119と温調器118で、誘電体窓103またはシャワープレート102を温風ユニット125にてそれぞれ所望の温度に制御することができるが、更にヒーター制御器120、温調器118、ヒーター制御器123、温風ヒーター制御器127は中央温度制御ユニット130に接続されている。中央温度制御ユニット130は、エッチング装置全体の制御を行うエッチング制御ユニット131に接続されており、それぞれの温度制御機器は、直接それらが接続されている部品以外の温度制御も複合的に行うことが可能である。例えば、シャワープレート102は放電OFF時に、上部の誘電体窓103だけでなく、エッチングチャンバー下部からも熱エネルギーを損失する。この熱エネルギーの損失を抑制するために、放電OFF時にシャワープレート102または誘電体窓103の温度を一定にするように、温風ユニット125だけでなく、ヒーター124、ヒーター119、温調器118を用いて温度調節(主に加熱)することが効果的である。更にエッチング装置下部からの熱の損失が支配的な場合は、真空容器101を構成している材質の熱伝達率よりも低い熱伝達率を有する材料を装置下部に設置することも熱エネルギーの損失を抑制する点で有効である。図12には実際に誘電体窓103を加熱した場合の放電OFF時の誘電体窓103の温度の時間変化を示す。加熱ありの場合には従来方式に比べ温度の下降が抑制されていることが分かる。また、図13に従来技術と本実施例のウエハ1ロット処理時におけるシャワープレート102の温度変動を示す。上述の温度制御機構を用いることで、CD安定化が可能であるシャワープレート102の温度変動25℃以下を達成することができる。
