次に、本発明素子1の上記実施例1と実施例1とはn型コンタクト層11及びその周辺構造の異なる実施例2について、夫々複数のサンプルを作製し、発光出力P(単位:mW)と順方向電圧Vf(単位:V)を測定した結果について説明する。図16に、実施例1と実施例2の平面視パターンを示す。図16(A)は、実施例1と実施例2の両者に共通の平面視パターンを示す。実施例1と実施例2では、第1領域R1(図中クロスハッチ部分)とその周囲の第2領域R2は、夫々同じ平面視パターン、同じ面積である。第1領域R1は3本の縦長の長円を中央で横方向に連接した櫛形状に形成されており、実施例1及び実施例2の何れも、第1領域R1の上面にp電極12が形成されている。実施例1と実施例2のチップは何れも一辺800μmの正方形状(破線で外枠を表示)で、第1領域の面積は約168000μm2である。図16(B)は、実施例1の平面視パターンを示す。実施例1では、第2領域R2の大部分に、n型コンタクト層11(図中クロスハッチ部分)が形成され、その上にn電極13が形成されている。実施例1では、反射電極14は設けていない。図16(C)は、実施例2の平面視パターンを示す。実施例2では、第1領域R1の外周に沿ってn型コンタクト層11(図中クロスハッチ部分)が形成され、その上にn電極13が形成されている。そして、n電極13を覆うように反射電極14が設けられており、実施例2の反射電極14と実施例1のn電極13は同じ平面視パターン、同じ面積である。実施例2のn電極13(n型コンタクト層11)の面積は、実施例1のn電極13(n型コンタクト層11)の面積の8分の1である。従って、実施例1と実施例2では、n電極13(n型コンタクト層11)の面積と形状、反射電極14の有無が異なる。

実施例1と実施例2の測定結果を比較すると、実施例2の発光出力Pが、実施例1の発光出力Pより平均して20%程度以上向上している。一方、実施例1と実施例2の間で順方向電圧Vfに大差がない。この結果より、n型コンタクト層11は、第1領域R1の外周に沿って形成すれば十分であることが分かる。そして、実施例2において、発光出力Pが実施例1より向上していることから、n型コンタクト層11の面積を抑えて、その代わりに反射電極14を設けることで、発光出力Pが向上すること、つまり、外部量子効率が向上することが分かる。換言すれば、発光出力Pが同じであれば、反射電極14を設けずにn型コンタクト層11の面積を必要最小限に抑えて、チップサイズを縮小できることになる。例えば、図16(C)に示す実施例2において反射電極14を設けないとすれば、チップサイズは約640μm×480μmまで縮小可能であり、第1領域R1はチップ面積の50%以上を占めることが可能となる。
