Description
The present invention relates to a group III nitride compound semiconductor light emitting device containing a phosphor.
Luminous intensity strong ultraviolet light or capable of emitting gallium nitride-based compound semiconductor blue light (Al 1-X-Y In X Ga Y N, 0 ≦ X ≦ 1,0 ≦ Y ≦ 1,0 ≦ X + Y ≦ 1) The used light emitting device has been put into practical use. Since the gallium nitride compound semiconductor has a high refractive index, it is longer than the emission light of the light emitting element by the sealing material such as epoxy resin or silicon resin that seals it, the emitted light, and the phosphor that uses the emitted light as excitation light. A light-emitting device that emits white light by using mixed color light with wavelength-converted light of a wavelength is used for illumination or a backlight of a liquid crystal display. When light emitted from such a light emitting element is wavelength-converted by the phosphor and taken out of the light emitting device, the phosphor is generally mixed in a sealing member such as a resin covering the light emitting element.
In general, the refractive index of a gallium nitride compound semiconductor is extremely higher than that of a sealing member. Therefore, the emitted light is not extracted to the sealing member, and the ratio of so-called turning light in which the emitted light is emitted in the light emitting element is high. Due to the illuminating light, the light emitting layer absorbs the emitted light, and the light extraction efficiency of the light emitting element is lowered. In order to prevent such a phenomenon from occurring, a technique for forming a phosphor layer inside a light emitting element has been proposed for the purpose of quickly converting emitted light into long wavelength light that is not absorbed by the light emitting layer.
As an example of such a technique, a technique of incorporating a phosphor into a protective film for protecting the surface of the semiconductor layer of the light emitting element (see, for example, Patent Document 1), or providing a groove in the semiconductor layer of the light emitting element, There is a technique for forming a phosphor layer filling the groove (for example, see Patent Documents 2 and 3).
With the above technique, the light extraction efficiency of the light emitting element is improved. However, in order to form a phosphor capable of obtaining white in the light emitting element, it is necessary to sufficiently take the thickness of the phosphor layer provided in the light emitting element and the size of the groove, which is expensive.
The present invention has been made in view of the above-described problems of the prior art, and provides a light-emitting element capable of reducing the film thickness and groove of the phosphor layer formed in the light-emitting element and obtaining a white color. With the goal.
The above problem is that a group III nitride compound semiconductor multilayer structure including a light-emitting layer that emits first light and second light having a longer wavelength than the first light is excited by the first light. A phosphor layer for converting; a reflective layer for reflecting the first light and the second light; and a phosphor layer disposed between the light emitting layer and the reflective layer, This is solved by a light-emitting element that emits white light by mixed light of light and the second light.
In the light emitting device of the present invention, since the phosphor layer is disposed between the light emitting layer and the reflective layer, the first light emitted from the light emitting layer is not converted into the second light when entering the phosphor layer. In both cases, the light is reflected by the reflective layer and may be converted when it enters the phosphor layer again, so that excitation by the phosphor is promoted. Therefore, normally, white light can be obtained even if the film thickness is reduced as compared with the case where the phosphor layer is formed in the light emitting element. Therefore, the cost can be reduced by reducing the phosphor amount.
The best mode for carrying out the present invention will be described below with reference to the accompanying drawings.

例えば、透明導電酸化物は、ITO(Indium Tin Oxide)やICO(Indium Cerium Oxide)である。

The
The insulating layer 33 is provided on the reflective layer and the phosphor layer so that the reflective layer is sandwiched between the phosphor layer. Insulating layer is made of SiO 2, Si 3 N 4, SiON, an insulator such as TiO 2, Al 2 O 3, it is formed by a plasma CVD method.

FIG. 2 shows a plan view of a light emitting device according to the second embodiment of the present invention. FIG. 3 is a cross-sectional view of the light emitting device according to the second embodiment of the present invention. FIG. 3A is a cross-sectional view taken along the line AA in FIG. FIG. 2 shows a cross-sectional view along BB in FIG.
The
The sapphire substrate is removed by irradiating laser light from the sapphire substrate side. The wavelength of the laser may be any wavelength that passes through sapphire and is absorbed by the n-type contact layer. For example, a KrF laser having a wavelength of 248 nm or an ArF laser having a wavelength of 193 nm is used. Thereafter, the blue light emitted from the light emitting layer in the region of the surface of the n-type contact layer is immersed in a TMAH (tetramethylammonium hydroxide) aqueous solution on the surface of the n-type contact layer exposed by removing the sapphire substrate 114. Concavities and convexities 113 having a pitch smaller than the wavelength of light are formed. In addition to TMAH, an aqueous solution such as KOH or NaOH can also be used to form the unevenness.
As shown in FIGS. 3A and 3B, the p-
As shown in FIG. 2, the p-
As shown in FIG. 2, the n-

In the
Further, the sapphire substrate is removed, and the n-side contact layer exposed by removing the sapphire is roughened by unevenness having a pitch smaller than the wavelength of the blue light emitted from the

(Other embodiments)
The present invention is not limited to the above embodiment.
For example, in the above embodiment, a yellow phosphor that converts blue light into yellow light is used for a light emitting element having a light emitting layer that emits blue light, but a phosphor that converts blue light into green or yellow. And red phosphor may be used to emit white light.
Alternatively, white light may be emitted using a light-emitting element having a light-emitting layer that emits ultraviolet light or violet light, without using a light-emitting element that has a light-emitting layer that emits blue light. In this case, it is preferable to use a blue phosphor, a green and / or yellow phosphor, or a red phosphor that uses these lights as excitation light.
Furthermore, in the above embodiment, the p-side buffer electrode and the n-side electrode are formed from different materials, but the same material may be formed by forming these electrodes simultaneously. Thereby, the manufacturing process of a light emitting element can be simplified. Examples of the electrode material include Ni / Au / Al.
Since the light-emitting element of the present invention can generate white light efficiently, it can be applied to various applications using white light such as indoor and outdoor lighting and backlights.
