(裏面研削結果の評価)
また、本発明の表面保護用シートを用いたウエハの裏面研削において、「ウエハの割れ」、「研削水の浸入」および「残留パーティクル」を以下のように評価した。
厚さ725μmの8インチシリコンウエハに室温でリンテック社製RAD−3500を用いて表面保護用シートの樹脂層を仮着し、ディスコ社製DGP−8760を用いてウエハ厚み100μmまで研削した。研削後、ウエハの割れ、研削水浸入の有無を確認した。表面保護用シートを剥離後、日立エンジニアリング社製パーティクルカウンター(型式:LS6600)を用いてシリコンウエハ表面上の残渣物(サイズ:0.27〜0.5μm)をカウントした。

日本合成化学社製エチレン・酢酸ビニル共重合体(品名:ソアレックスSE−830、酢酸ビニル単位含量86.4%)を固形濃度20%になるようにトルエンにて希釈した塗布液を、厚み38μmの剥離処理したポリエチレンテレフタレート(PET)フィルム上に、乾燥後の厚みが5μmになるように塗布し、100℃で1分間乾燥した。エチレン・酢酸ビニル共重合体層と、厚み110μmの低密度ポリエチレンフィルム基材とを貼り合わせ、剥離処理したPETフィルムを剥がして、樹脂層がエチレン・酢酸ビニル共重合体層からなる半導体ウエハの表面保護用シートを作製し評価した。

基材として、重量平均分子量3800のウレタンアクリレート系オリゴマー(荒川化学社製)40重量部と、イソボルニルアクリレート40重量部とフェニルヒドロキシプロピルアクリレート20重量部と、光重合開始剤(チバスペシャルティケミカルズ社製ダロキュアD−1173)0.5重量部を配合して樹脂組成物を作製後、ファウンテンダイ方式によりポリウレタンフィルム(110μm厚)を得た。日本合成化学社製エチレン・酢酸ビニル共重合体(品名:ソアレックスSE−830)を固形濃度20%になるようにトルエンにて希釈した塗布液を、厚み38μmの剥離処理したPETフィルム上に、乾燥後の厚みが5μmになるように塗布し、100℃で1分間乾燥した。エチレン・酢酸ビニル共重合体層と、ポリウレタンフィルム基材とを貼り合わせ、剥離処理したPETフィルムを剥がして、樹脂層がエチレン・酢酸ビニル共重合体層からなる半導体ウエハの表面保護用シートを作製し評価した。

日本合成化学社製エチレン・酢酸ビニル共重合体(品名:ソアレックスSE−830)を固形濃度20%になるようにトルエンにて希釈し、厚み38μmの剥離処理したPETフィルム上に、乾燥後の厚みが100μmの厚みになるように塗布し、70℃で3分間乾燥した。さらにエチレン・酢酸ビニル共重合体上に厚み38μmの剥離処理したPETフィルムを貼り合せた。その後、エチレン・酢酸ビニル共重合体の両面に貼られたPETフィルムをそれぞれ剥離し、樹脂層がエチレン・酢酸ビニル共重合体層からなる半導体ウエハの表面保護用シートを作製し評価した。

表1に表面保護用シートの特性値を示し、表2に裏面研削結果を示す。
